背景技术
CMP是用来制备在多种电子用途中很重要的半导体产品的方法。半导体装置一般是通过在非导电结构之间的空间内沉积金属例如铜,然后去除金属层,直至露出非导电结构,其余空间被金属占据而制成。对磨料的要求在多方面是抵触的。它必须去除金属,但是应不得去除非导电材料。它的去除效果必须高,但去除又不是太快,以致当达到所要求的去除量时却来不及终止。

CMP方法能用于任何含有金属层和绝缘体层的层状装置,所述金属层和绝缘体层各自依次以一定量沉积到基材上,然后需要将其量减少至均匀厚度和非常均匀的表面粗糙度(Ra)。CMP是将沉积层减少至所要求厚度和平整度的过程。问题是最好的去除材料用的磨料会留下不合格的相当粗糙的表面,或者材料去除得太快,常常超过所要求的终止点。而以中等的速率去除材料的那些磨料又缺乏选择性或留下质量差的表面。
过去,这些相互抵触的要求通过使用较软磨料例如γ-氧化铝和二氧化硅可以进行妥协。这就降低了去除速率,但是不能分辨金属和非导电材料之间的区别。有人建议采用平均粒径约为100nm的α-氧化铝,发现它可有区别地相对于非导电材料优先去除金属。然而不幸地,它的去除作用又太强,很容易形成“凹进”,它是在位于相邻非导电材料结构之间的金属层内形成的凹陷现象。凹进对半导体的性能有不利影响,因此认为是很不好的。
因此,需求这样的磨料,它能在CMP用途中对基材有选择地去除金属并且去除较慢,使凹进现象能减到最小。
EP0554908 A1中的抛光申请内容中揭示了覆有二氧化硅的氧化铝细粉,WO-A-9749647中描述了用氧化铝与二氧化硅制成的陶瓷材料。USP5693239描述了含有二氧化硅和/或氧化铝的CMP配制物。
发明的内容
本发明提供一种CMP方法,它包括用一种磨料抛光含有金属和非导电材料的基材,所述磨料含有氧化铝粉,其中氧化铝粉颗粒具有二氧化硅涂层,该粉的BET表面积至少为50m2/gm,氧化铝含量至少为90重量%和α-氧化铝含量至少为90重量%,优选95重量%,其中至少90%颗粒的最终颗粒宽度不大于50nm,例如20~50nm,不超过10%颗粒的最终粒度大于100nm。下面为简便计,有时将具有该粒度范围和表面积的氧化铝粉称为“纳米级氧化铝”粉末或颗粒。
在本发明CMP方法的一个优选实施方式中,所述氧化铝磨料以浆料形式提供给工件,该浆料含有2-7重量%氧化铝。
在本发明CMP方法的另一个优选实施方式中,所述氧化铝磨料以固定的磨料形式提供给工件,该固定的磨料含有分散在固化的树脂基材内的磨料。
上述固定的磨料优选有具有外形的表面,该表面上有许多具有形状的结构。
在本发明的另一方面,还涉及一种含有氧化铝粉的浆料的用途,它用于化学机械平整方法,所述氧化铝粉的颗粒具有二氧化硅涂层,该氧化铝粉的BET表面积至少为50m2/gm,氧化铝含量为90重量%,α-氧化铝含量至少为90重量%,其中至少90%颗粒的最终颗粒宽度为20-50nm,最终粒度大于100nm的颗粒少于10%。
在本发明的再一方面,还涉及一种适用于化学机械平整用途的定制加工的磨料,它包括一个工作表面,该表面自身包含许多通过固化氧化铝磨料颗粒在可固化树脂内的分散液而获得的具有形状的结构,其特征在于所述的氧化铝磨料颗粒具有二氧化硅涂层,其BET表面积至少为50m2/gm,氧化铝含量至少为90重量%,α-氧化铝含量至少为90重量%,并且至少90%颗粒的最终颗粒宽度为20-50nm,最终粒度大于100nm的颗粒少于10%。
氧化铝粉颗粒上有二氧化硅涂层,但是要明白,本文中使用的术语“二氧化硅”除二氧化硅以外,还包括二氧化硅与金属氧化物的复合氧化物,例如多铝红柱石、碱金属的硅铝酸盐和硼硅酸盐、碱土金属的硅酸盐等。这样,所指出的“二氧化硅”百分率实际上也含有二氧化硅以外的其他成分。
纳米级氧化铝粉的氧化铝含量是至少90%,α-氧化铝的含量至少为90%,优选至少为95%。其余是二氧化硅和少量在勃姆石转化成α相过程中为中间体的其他相氧化铝。他们是煅烧过程中不完全转化的结果,该煅烧过程要尽量不要过分,以保证颗粒不过度地聚结因而难于分开。
在此后讨论所述纳米级氧化铝颗粒的“宽度”时,要明白,除了上下文清楚地说明了是其他意思外,它是指与颗粒最长尺寸垂直的最大尺寸的数均值,在实践中,发现纳米级氧化铝颗粒的外观多少呈块状,使颗粒看起来是等轴尺寸的。测试方法以使用、JEOL 2000SX仪器之类的扫描或透射电子显微镜为基础。
α-氧化铝是氧化铝最硬并且最致密的形式,是在高温下煅烧其他形式氧化铝或水合的氧化铝形成的。因此它是最适用于研磨的氧化铝形式。
α-氧化铝常规用熔融方法形成,其中氧化铝水合物在约2000℃以上煅烧,然后冷却粉碎之。在这样的高温下煅烧可引起α-氧化铝晶体生长到数微米,并且烧结在一起形成极其硬的材料。以这种方式制成的高密度和高硬度氧化铝颗粒使粉碎过程困难。为了得到小颗粒,如果必需破碎烧结粘合物需要更小的颗粒,例如约数微米或以下的粒度,甚至要破+碎基本晶粒本身。这当然是一项极其困难的任务,需要花费许多能量。虽然烧结粘合物很难破碎,尤其当烧结达到实质上的理论密度时,但最终的晶体本身破裂甚至更为困难。
最近溶胶凝胶,尤其施加晶种溶胶凝胶方法的发展,使得能够制成微晶结构的氧化铝,其最终晶粒(经常称为微晶粒)的尺寸约为0.1微米即100nm。这样的施加晶种过程要加入晶种颗粒,该晶种颗粒能够使得在较低温度下勃姆石(α-氧化铝水化物)转化成α氧化铝相形成晶核。晶种颗粒的晶粒形状和晶格尺寸方面的性质应当尽可能接近目标材料,以便有效地成核,所以合理的选择是α-氧化铝本身。
实际上一旦形成了α-相,即粒度1微米以下的α-氧化铝微晶粒的颗粒,颗粒就有烧结起来的趋势,此时它们彼此接触。这个趋势随温度升高而增大。所以要保持形成α相的温度低,使得颗粒烧结在一起的程度最小,使得粉碎成最终粒度的过程容易些。
在授予鲍尔等人的美国专利4,657,754中,揭示了将经干燥的施加晶种的溶胶凝胶氧化铝进行煅烧,使至少一部分转化成α-相,然后将干燥制品粉碎成α颗粒粉,小心不要在煅烧期间引起过度烧结或颗粒生长。这就可保证发生很少的烧结。这样粉碎时就仅需要破碎少量烧结粘合物,而不是破碎最终颗粒。因此就能以产物已是粉末形成的情况够进行煅烧以完成转化。这仍然是困难并且昂贵的操作,并且实际上受到产品内α-氧化铝最终粒度(100nm)的限制。但是,这样的颗粒比本发明的纳米级氧化铝颗粒大得多。
细的α-氧化铝粉广泛地用作抛光或精研的磨料。在这样的精研用途中,磨料粉末粒度线细越均匀,就能够获得越好的光洁度。
但是,对于CMP用途,由上述方法(称为Bauer方法)制成的这样细的α-氧化铝,其去除材料的作用极强,易于形成凹进。本发明通过提供更小粒度(纳米级氧化铝颗粒)的含α-氧化铝的磨料就解决了该问题,并形成侵蚀性其去除材料的作用不是太强。十分意外地发现,它还有足够的选择性能方便地用于CMP应用中。
纳米级氧化铝磨料粉能以浆料形式施加在要抛光的表面上,此时抛光垫在该表面上运动。根据一个实施方式,本发明包括一种CMP方法,其中一个可变形的抛光垫在与要抛光的表面接触情况下运动,同时施加浆料,该资料含有纳米级氧化铝粉,其氧化铝颗粒是有二氧化硅涂层,所述粉的BET表面积至少为50m2/gm,氧化铝含量至少为92重量%,α-氧化铝含量至少为90重量%,至少95%颗粒的最终颗粒宽度为20-50nm,小于5%的最终粒度大于100nm。
根据另一个实施方式,使用分散于固化的粘合剂内的被固定的磨料,来将α-氧化铝磨料提供给表面进行CMP处理,所述被固定的磨料含有纳米级氧化铝粉,其中的氧化铝颗粒具有二氧化硅涂层,所述粉的BET表面积至少为50m2/gm,氧化铝含量至少为92重量%,α-氧化铝含量至少为90重量%,至少95%颗粒的最终颗粒宽度为20-50nm,小于5%的最终粒度大于100nm。粘合剂/磨料能是磨轮外部例如轮缘上的涂层,或者它可以在粘合剂固化形成磨具之前,在柔软片材例如盖、盘或带的平面表面上沉积为涂层。粘合剂固化之前,粘合剂/磨料层的表面可以是光滑的,或者可以形成这样的表面结构,该结构含有许多任意的形体或重复性的顺序。这样的表面被说成是“定制加工的”,因为它们能够是预定的即成形为具有应用和它要施涂上去的基材表面所需要的任意形貌。
纳米级氧化铝的制备
能够制成纳米级氧化铝颗粒的合适方法包括,在低于勃姆石转化成α-氧化铝的温度下,将一种在勃姆石颗粒周围形成阻挡物的物料具体是二氧化硅分散于勃姆石凝胶内,二氧化硅所述物料的加入量要足以在α氧化铝从勃姆石上形成后抑制粒度长大;然后,在使至少大部分氧化铝转化成α相的温度下干燥并煅烧该凝胶,生成的α相的形式为粒度约为20-50nm的最终颗粒的松散团粒。
这些团粒被描述“松散”,是指他们能相对容易地粉碎,并恢复成宽度小于约50nm的基本粒子。
煅烧不应该在使颗粒的增长很多或过度烧结的温度下进行,因为这必然会造成它们分离成基本粒子极其困难,如果不是不可能的话。事实上阻挡物涂层使这种产品的烧结仅发生于约1400℃高温下或更高,而通常采用的煅烧温度优选在1300℃以下。
认为阻挡材料在凝胶内的勃姆石颗粒附近形成很薄的涂层,能抑制氧化铝迁移通过颗粒边界,由此在颗粒转化成α相时,阻止或至少很大程度地抑制颗粒的生长。因此,结果就形成了α氧化铝颗粒,其粒度约为初始勃姆石凝胶内的粒度。
优选的玻璃形成性的阻挡材料最方便地是二氧化硅,但是,能够以上述方式起作用的其他玻璃形成性的物料也在本发明的范围内。这些能够包括含硼物料,例如硼硅酸盐等。为了实现本发明所述的目的,着重点是讨论基于二氧化硅的最容易获得而且易于使用的物料。
当二氧化硅用作阻挡材料时,加入量优选约为0.5-10重量%,以凝胶内氧化铝的重量为基准。通常优选将二氧化硅分散于勃姆石的溶胶或凝胶内,使各组分之间的分散最充分。
勃姆石可以用目前可买到的其分散粒度约为数十nm或以下的任意勃姆石。很明显,优选采用微细粒度最恒定的勃姆石,因为它们没有有些其他产品通常含有的难于分散的团粒。
二氧化硅着来与勃姆石颗粒的表面相互作用,大概是形成玻璃,而会减慢向α氧化铝的转化以及随后这些α-颗粒的生长。由于颗粒生长受到抑制的这种机理,就没有什么理由将煅烧保持在低温度。这样就容许采用较高的煅烧温度而能够获得更快的转化率,同时不会对α晶体的粒度产生不利的影响。
将二氧化硅加入到勃姆石溶胶和溶胶混合物的凝胶化,是本发明的一个重要的优选特征,因为这能够实现完全和均匀的分散。另外二氧化硅得以附着于基本成胶态尺寸的勃姆石颗粒上,所以勃姆石颗粒的进一步生长受到抑制。
当发生向α-相的转化时,颗粒是基本粒子的松散团粒形式,基本上粒子宽度约为50nm或以下,在扫描电子显微镜下呈现一系列棒状或簇状团粒的形式,或有时是含有基本粒子的单元的粗网络。这些松散团粒或聚结体例如用湿磨或干磨就比较容易破碎成单个颗粒。由于在晶粒边界形成含二氧化硅的阻挡相,就抑制了在α氧化铝最终颗粒之间形成烧结粘合物,所以松散团粒较易破碎。结果就形成了纳米级氧化铝产品,其数均粒子宽度小于约50nm。在湿磨过程中通过α氧化铝的表面水解,经常会形成少量水合氧化铝,例如三水合氧化铝。这样的水合物在煅烧过程中也会转化成α氧化铝,对于实现本发明的目的,这种表面改性过的α氧化铝与未改性的α-氧化铝不加区别。
本发明过程可形成细的粒度均匀的α-氧化铝颗粒。发现现有技术的研磨形成的高BET表面积的α-氧化铝粉含有范围很广的粒度,以致经常呈现为双峰粒度分布的主氧化铝相。
本发明方法也提供这样的氧化铝细粉,它的BET表面积至少为50m2/gm,优选至少为100m2/gm,其中至少90重量%总氧化铝相由微晶态α-氧化铝颗粒提供,但其中至少90%颗粒的宽度不大于50纳米,优选20~50nm,10%以下的最终颗粒宽度大于100nm。这些大颗粒的百分率由电子(扫描或透射)显微镜用超薄样品进行测量,以最终颗粒宽度大于100nm的颗粒占据的视野相对于所有颗粒占据的总视野的百分率来评价。氧化铝粉的其余重量大部分由阻挡物质提供,如上所述,该阻挡物能够是任何能在转化成α氧化铝期间抑制颗粒生长和/或烧结的物质。
阻挡物是含二氧化硅的物质例如多铝红柱石时,它可以高达总重量的15%,或甚至更高。但是通常,用上述优选的少量二氧化硅溶胶操作时,氧化铝约为粉末的95重量%。
在纳米级氧化铝粉的氧化铝相中的非α-氧化铝也可以是由勃姆石与α-相之间的氧化铝相中间物,例如γ-氧化铝或θ-氧化铝。
应当小心控制二氧化硅的含量,因为如果加入过多,它会与氧化铝本体反应,大量的最终产品会有相对无用的多铝红柱石化学成分或另外的包含二氧化硅的相。另一方面,加入太少,就不能有效地限制α-颗粒生长。发现在实际上,凝胶固体含量的约0.5-8重量%,优选约1-5重量%,应当是二氧化硅。通常最后产品中二氧化硅的优选含量应该小于约10重量%,优选应该小于约8,并且最优选小于约5重量%。
二氧化硅能够以胶态二氧化硅的形式加入,即二氧化硅溶胶或在反应条件下会释放这样的胶体或溶胶的化合物,以后的氧化硅溶胶在氧化铝颗粒周围形成玻璃态涂层。这样的化合物能够包括有机硅烷例如正硅酸四乙酯和某些金属硅酸盐。碱金属硅酸盐通常合适。二氧化硅的溶胶形式的粒度应该优选至少与勃姆石的相似,或优选小于勃姆石,即至多约数个nm。
向勃姆石溶胶中加入溶胶形式的二氧化硅可保证二氧化硅最均匀和最有效的分布,这样就能够使用最少量。
在凝胶焙烧以前,可以在较低温度干燥,它通常在约700℃温度下进行数小时。煅烧赶走凝胶内的水,促进玻璃态表面阻挡物的形成,并且开始勃姆石向γ-氧化铝相的转化。但是,如果需要, 煅烧过程能够在更高或更低温度的其他条件下实施,或甚至完全不用。经干燥凝胶的煅烧可在会引起相转变至α-氧化铝的任何条件下面进行。通常未加品种的勃姆石在约1000~1300℃的温度下转化成α-阶段,完成转化的时间随温度升高而缩短。在本发明中,优选的煅烧温度约为1100-1250℃,由于存在二氧化硅,该温度下所需的时间比通常这样的氧化铝略长。在该温度范围的下限,煅烧需要长达40个小时的时间,在该温度范围的上限,煅烧仅需1分钟。在该范围例如约1100-1250℃的下限煅烧时,颗粒聚集趋势最小。在这个温度范围进行煅烧,需要约1分钟至约40小时的保温时间,以便达到所要求的向α氧化铝的转化率,不会造成过分难于加工(即不是松散的)并形成团粒。
在煅烧时,煅烧温度下的保温时间很重要。缓慢升温到煅烧温度,就可以在煅烧温度下采用更短的保温时间,所述缓慢升温常常是所使用设备的一种功能。通常回转炉只需要很短的时间就可到达所要求的温度,箱式炉花的升温时间长得多。因此,为了控制和可重复生产,常常优选使用回转炉。另外大样品比小样品需要更长的时间达到均匀的本体温度。考虑了上述因素,实际上使用的温度/时间程序由具体情况定。
磨碎能采用常规技术例如湿或干的球磨机法完成。另外,也可以利用团粒内颗粒边界处存在的多铝红柱石或其他铝硅酸盐相,使粉碎更容易。这样的相通常具有与α-氧化铝不同的热膨胀性质,在产品经过高和低温循环后会形成膨胀应力,常常就可以使这样的边界层破裂。有时,这样的应力自身就足以引起破碎。也可以通过热水处理或用碱或酸处理产品,使这些含二氧化硅的边界产生化学应力。但是,更通常的是,这样的热或化学粉碎仍需要后续的某种机械磨碎,以便完全破碎成数均颗粒宽度小于50nm的粉。
认为由上述方法获得的很细粒度的粉末的独特特征在于,它既具有50m2/gm以上,更经常是120m2/gm的高表面积,又具有这样的粒度分布,该即10重量%以下颗粒的最终粒度大于100nm。由于研磨一般采用低纯度α-氧化铝磨介进行,认为大部分观察到的大于100nm的颗粒更可能是由磨介的摩擦形成,而不是由勃姆石转化获得的α-氧化铝形成的。而研磨较大α-氧化铝颗粒得到的产品一般具有宽得多的粒度分布,且有大量粒度大于100nm的颗粒。
用来获得纳米级氧化铝颗粒的最终研磨优选使用低纯度α-氧化铝(约88%α-氧化铝)或氧化锆磨介。“氧化锆”磨介是指包括用氧化锆制成的磨介,所述氧化锆是用例如氧化钇、稀土元素金属氧化物、氧化镁、氧化钙等添加剂稳定的。一般认为高纯度氧化铝磨介在研磨过程中可能会破碎形成大碎块。不同的是,低纯度氧化铝磨介一般形成微米级的颗粒,而氧化锆磨介很韧,它们几乎根本不形成碎块。
以CMP浆料形式使用纳米级氧化铝
本发明的一个实施方式是采用CMP方法用的纳米级氧化铝的浆料,并使用纳米级氧化铝磨料粉的CMP方法。
CMP(化学机械抛光)浆料通常是磨料在氧化液体介质中,后者常常是去离子水中的过氧化氢的溶液。另外,浆料还经常含有复合剂例如苯并***。当纳米级氧化铝存在于这样的浆料中时,其浓度一般为1-15重量%,优选为2~10重量%,以全部浆料重量为基准。当浆料喂到工件表面上时,浆料与在抛光表面上移动的垫组合使用。
以CMP用的固定的磨料形式使用纳米级氧化铝
然而,近来,有一个趋势是用固定的磨料代替常规的浆料/垫组合,在固定磨料内磨料为复合物形式,即磨料颗粒被固定在易于被磨蚀的粘合剂基质内。该复合物能够例如提供磨轮的研磨表面。它也能够是沉积到并粘附于柔软基材上的层的形式,在基材上例如由模压或压花方法施加规则图案。后者经常称为“定制加工的”磨料。含固定的磨料的磨具相对于要处理的表面移动,而不是常规CMP方法中的垫进行移动。喂到表面上的液体不是磨料浆料而是是去离子水或氧化性水溶液。这仍然是一个真正的CMP操作,因为这里使用的术语和结果都是相同的。但是,这样的方法在磨料的使用方面和易于处理或处置废弃物方面有很大的潜在效率。
附图的说明
图1显示用于本发明CMP方法中的纳米级氧化铝粉。由图可见,它含有非常均匀的20-50nm颗粒,几乎没有宽度大于50nm的颗粒。有些呈现为松散的团粒,但是可以清楚看到单个颗粒的结构。

优选实施方式的描述
下面参照实施例,进一步说明本发明。实施例仅用于说明,不应当理解为限制本发明的范围。
CMP适用性的测试
在半导体部件的制造过程中,常规是在硅片基材上沉积许多不同的导电和非导电材料层。沉积的层经常是不平的,需要“平整化”,形成Ra(表面粗糙度的度量)尽可能低的表面。
在典型的CMP操作中,任务是高效地去除材料同时留下尽可能无瑕疵的表面。虽然效率重要,但控制就更重要,因为沉积层的厚度是以埃测量的,去除速率太太时,就会在已达到所要求的层厚度时,难于精确地停止。这样稳定而控制的去除就是一个目标了。
当沉积材料覆在上面已经蚀刻图案例如电路的预先沉积的层上时,所述去除的稳定性也很重要。当覆盖层被去除到预先沉积的蚀刻层的程度时,磨蚀(即去除)就不应继续,使预先层的其余蚀刻结构之间的填充部分不再进一步磨蚀,该进一步磨蚀过程称为“凹进”。如果原有层与覆盖层之间的去除选择性明显,而且覆盖层的去除速率高,凹进的可能性就大,这当然会导致非常不平整的表面,该表面上随后还要沉积其他层的。
在评价一特定磨料能用于CMP的可能性时,我们建立了2种类型测试方法。
第一种旨在评价去除的选择性,第二种旨在评价凹进的可能性。
选择性测试在具有要平整的由铜层或二氧化硅绝缘层(下面称为“氧化物”层)制成的表面的样品上进行。后一种样品通过在彻底清洁过的半导体级硅片上沉积10000埃(10×10-7m)氧化物层而制成。这就为评估去除速率提供了氧化物样品。将这种氧化物层样品在平整化后施加上400埃(4×10-8m)钛粘附层,随后是10000埃(10×10-7m)的铜层。该铜表面用来评估铜的去除速率。
凹进测试在给出了上述氧化物层的硅片样品上进行,但该氧化物层为16,000埃(16×10-7m)厚。该氧化物层经过平整化, 然后蚀刻,形成2,200埃(2.2×10-7m)深的图案。在这蚀刻层上沉积10000埃(10×10-7m)的铜层。然后该铜表面被平整化,直至露出氧化物表面,评价形成的凹进深度。
实施例1-选择性评价
对照两种买来的氧化铝浆料,评价了本发明CMP浆料去除采用上述步骤在样品上制成的铜和氧化物的性能。
在各种情形下,都是将2000gm含有10重量%固体的氧化铝浆料与250ml 30%过氧化氢溶液和4gm苯并***混合(两者都购自VWR Scientific Products)。加入去离子水,制成4000gm最终浆料。
然后在实验室抛光机上测试形成的三种浆料。将Rodel IC1400叠层的穿孔抛光垫用于抛光测试。采用的抛光压力为34.5Kpa(5psi),工件的相对表面速度约为1.2m/秒,浆料的流量为100ml/分钟。用重现性为±10mg的天平测试物料的去除速率(MRR),并转化成埃/分钟(m/min)。由三种物料得到的去除速率如列在下表中:

对照物1中使用的氧化铝是以产品号SL 9245购自Saint-Gobain工业陶艺公司的氧化铝。粒度约为100nm左右,粒度的范围很宽。它用上述bauer方法制得。
对照物2的氧化铝是“Product Code Masterprep”购自Buehler有限公司。它被认为主要是γ-氧化铝。
在本发明-1使用的氧化铝如图1所示,由上述制备纳米级氧化铝的方法获得。纳米级氧化铝的X射线衍射图如图2所示,它显示出α-氧化铝的含量超过80%。实际含量难于精确地评价,因为与θ-氧化铝过渡态相关的峰不容易从两个相邻的α-氧化铝峰中分辨。此纳米级氧化铝含有作为颗粒周围的涂层的二氧化硅2重量%。二氧化硅加到勃姆石分散液中,具有二氧化硅涂层的勃姆石颗粒在1150-1200℃煅烧10小时,然后颗粒冷却至室温,并在带聚氨酯衬里的Sweco研磨机内用氧化锆磨介研磨27小时。
数据表明,与粒度较大的α-氧化铝相比,去除速率降低了,这是粒度较小的结果,但是选择性完全保持了。这样当材料去除至露出下层时,就可以精确地确定出结束点,因而合适地终止平整化过程。
γ氧化铝产品的去除速率很快,但是在铜和氧化物材料之间几乎没有任何选择性。纳米级氧化铝产品是唯一的能够受控并稳定地去除氧化物同时保持选择性的产品。
实施例2-凹进的评价
在实施例1中评价过的3种同样的氧化铝,接着以上述方式评价凹进。测试方式与实施例1中相同,不同的是测试的材料是上述层状产品,结束点是金属和绝缘氧化物材料都看到的最初时刻。使用购自Tencor公司的轮廓仪测试“凹进”。测试了相邻特征之间的凹进深度,该特征的高度不同的,为5-45微米。将每件样品的凹进深度平均。获得的结果如下所述:
对照物-1220埃(2.2×10-8m),
对照物-2200埃(2.0×10-8m),
本发明-1120埃(1.2×10-8m)。
由此可清楚地看到,用纳米级氧化铝形成的凹进程度远比用现有技术的其他氧化铝小。
实施例3
在此实施例中,用下述的CMP浆料评价在实施例1中评价过的产品,所述浆料含有97gm硝酸铁和0.5gm苯并***,溶解于2000gm去离子水中的向该溶液中加入2000gm 10%的氧化铝的去离子水分散液。氧化铝如下所述。

在对照物-3中使用的氧化铝以产品编码SL 9245购自Saint-Gobain工业陶艺公司。粒度约为100nm左右,粒度的范围很宽。它用上述鲍尔方法制得。这样它就与对照物-1使用的相同。
对照物-4中的氧化铝是“Product Code Masterprep”,购自Buehler有限公司。认为它主要是γ氧化铝。这是在所述对照物-2使用的氧化铝。
使用的纳米级氧化铝与实施例1中使用的相似,由上述本发明-1中使用的制备纳米级氧化铝的方法获得。但是它含有约5重量%作为颗粒周围涂层的二氧化硅。二氧化硅加到勃姆石分散体中,将具有二氧化硅涂层的勃姆石颗粒在1150-1200℃煅烧10小时,然后颗粒冷却至室温,并在带聚氨酯衬里的Drais研磨机内用氧化锆磨介研磨,直至粉末的BET表面积大于80m2/gm。
数据表明,与粒度较大的α-氧化铝或γ氧化铝产品(它们实质上是相同的)相比,去除速率较小,这是粒度较小的结果。但是完全保持了足够的选择性。这样当去除材料至预定点时,例如到达露出下层的时刻时,就可以精确地确定出结束点,从而合适地终止平整化过程。
Claims (8)
1.一种化学机械平整方法,它包括使用含有氧化铝粉的磨料抛光包含金属和非导电材料的基材,其特征在于所述氧化铝粉的颗粒具有二氧化硅涂层,并且所述氧化铝粉的BET表面积至少为50m2/gm,氧化铝含量至少为90重量%,α-氧化铝含量至少为90重量%,并且其中至少90%氧化铝颗粒的最终颗粒宽度不大于50nm,最终粒度大于100nm的颗粒少于10%。
2.如权利要求1所述的化学机械平整方法,其特征在于所述氧化铝粉的α-氧化铝含量至少为95%。
3.如权利要求1所述的化学机械平整方法,其特征在于所述氧化铝磨料的二氧化硅含量为1-8重量%。
4.如权利要求1所述的化学机械平整方法,其特征在于所述氧化铝磨料以浆料形式提供给工件,该浆料含有2-7重量%氧化铝。
5.如权利要求1所述的化学机械平整方法,其特征在于所述氧化铝磨料以固定的磨料形式提供给工件,该固定的磨料含有分散在固化的树脂基材内的磨料。
6.如权利要求5所述的化学机械平整方法,其特征在于所述固定的磨料有具有外形的表面,该表面上有许多具有形状的结构。
7.一种含有氧化铝粉的浆料的用途,它用于化学机械平整方法,所述氧化铝粉的颗粒具有二氧化硅涂层,该氧化铝粉的BET表面积至少为50m2/gm,氧化铝含量为90重量%,α-氧化铝含量至少为90重量%,其中至少90%颗粒的最终颗粒宽度为20-50nm,最终粒度大于100nm的颗粒少于10%。
8.一种适用于化学机械平整用途的定制加工的磨料,它包括一个工作表面,该表面自身包含许多通过固化氧化铝磨料颗粒在可固化树脂内的分散液而获得的具有形状的结构,其特征在于所述的氧化铝磨料颗粒具有二氧化硅涂层,其BET表面积至少为50m2/gm,氧化铝含量至少为90重量%,α-氧化铝含量至少为90重量%,并且至少90%颗粒的最终颗粒宽度为20-50nm,最终粒度大于100nm的颗粒少于10%。
