Abstract
"módulo semicondutor de energia, aparelho conversor de energia,e, vagão ferroviário" um módulo semicondutor de energia, aplicado a um aparelho de conversão de energia para vagões, tem um par de elementos (62) formando conectando-se um igbt e um sic-fwd inversamente em paralelo entre si e outro par de elementos (64) formando conectando-se um si-igbt e um sic-fwd inversamente em paralelo entre si. os pares de elementos (62, 64) são alojados em um módulo, de modo que o par de elementos (62) opera como um braço positivo do aparelho de conversão de energia e o par de elementos (64) opera como um braço positivo do aparelho de conversão de energia, desse modo constituindo um módulo de dois em um. além disso, os pares de elementos (62,64) são formados de modo que a relação da área ocupada do chip sic-fwd para a área ocupada do chip igbt é de 15% ou mais e menos do que 45%.
