Abstract
Description
前記第一の回路部材が半導体チップ又は半導体ウエハで、前記第二の回路部材が配線回路基板、半導体チップ又は半導体ウエハである。前記接着剤付回路部材が、本体部及び該本体部の一方の主面上に設けられた前記第一の接続部を有する半導体チップ又は半導体ウエハと前記本体部の前記第一の接続部が設けられた主面上に積層された前記フィルム状接着剤とを有する積層体を、60~100℃に加熱しながら30秒~10分加圧することにより、前記フィルム状接着剤を前記本体部の前記第一の接続部が設けられた主面に貼付することを含む方法によって準備される。
図1は、半導体装置を製造する方法の一例を模式的に示す工程断面図である。
図2、図3及び図4は、例示された上記方法によって製造することのできる半導体装置の他の例を示す模式断面図である。
フィルム状接着剤の一例は、エポキシ樹脂、硬化剤及びフラックス剤を含有する。このフィルム状接着剤を、上述の例に係るフィルム状接着剤40として用いることができる。
溶融粘度の増加率={(η1-η0)/η0}×100
硬化反応率(%)={(ΔH1-ΔH2)/ΔH1}×100
によって算出される値である。ΔH1及びΔH2は、昇温速度20℃/分、温度範囲30~300℃の条件の示差走査熱量測定によって求められる。測定雰囲気は空気又は窒素であることができる。ΔH2は、真空ラミネータを用いて80℃で5分、0.5MPaの圧力を加えながら熱処理されたフィルム状接着剤のサンプルを用いて測定される。サンプルの量は、例えば10mg程度であってもよい。
フィルム状接着剤の作製のために使用した原材料は以下の通りである。
(a)エポキシ樹脂
・トリフェノールメタン骨格を含有する多官能固形エポキシ樹脂(ジャパンエポキシレジン株式会社製、商品名「EP1032H60」)
・ビスフェノールF型液状エポキシ樹脂(ジャパンエポキシレジン株式会社製、商品名「YL983U」)
・柔軟性エポキシ樹脂(ジャパンエポキシレジン株式会社製、商品名「YL7175」)
(b)硬化剤
・2,4-ジアミノ-6-[2’-メチルイミダゾリル-(1’)]-エチル-s-トリアジンイソシアヌル酸付加体(四国化成株式会社製、商品名「2MAOK-PW」)
・2-フェニル-4,5-ジヒドロキシメチルイミダゾール(四国化成株式会社製、商品名「2PHZ-PW」)
(c)フラックス剤
・グルタル酸(東京化成株式会社製、融点:約98℃)
(d)重量平均分子量Mwが10000以上の高分子成分
・フェノキシ樹脂(東都化成株式会社製、商品名「ZX1356」、Tg:約71℃、Mw:約63000)
・フェノキシ樹脂(東都化成株式会社製、商品名「FX-293」、Tg:約163℃、Mw:約43700)
(e)フィラー
(e-1)無機フィラー
・シリカフィラー(株式会社アドマテックス製、商品名「SE2050」、平均粒径0.5μm)
・エポキシシラン処理シリカフィラー(株式会社アドマテックス製、商品名「SE2050-SEJ」、平均粒径0.5μm)
・アクリル表面処理ナノシリカフィラー(株式会社アドマテックス製、商品名「YA050C-SM」、平均粒径約50nm)
(e-2)樹脂フィラー
・有機フィラー(ロームアンドハースジャパン株式会社製、商品名「EXL-2655」、コアシェルタイプ有機微粒子)
(実施例1)
エポキシ樹脂3g(「EP1032」を2.4g、「YL983」を0.45g、「YL7175」を0.15g)、硬化剤「2PHZ」0.1g、グルタル酸0.1g(0.76mmol)、無機フィラー1.9g(「SE2050」を0.38g、「SE2050-SEJ」を0.38g、「YA050C-SM」を1.14g)、及び樹脂フィラー(EXL-2655)0.25gからなる固形分と、固形分濃度が63質量%となるような量のメチルエチルケトンと、固形分と同重量のビーズ(直径0.8mmのビーズ及び直径2.0mmのビーズ)とを含む混合物を、ビーズミル(フリッチュ・ジャパン株式会社、遊星型微粉砕機P-7)で30分撹拌した。撹拌後の混合物にフェノキシ樹脂(ZX1356)1.7gを加え、混合物を再度ビーズミルで30分撹拌した。その後、撹拌に用いたビーズをろ過によって除去し、樹脂ワニスを得た。得られた樹脂ワニスを、基材フィルム(帝人デュポンフィルム株式会社製、商品名「ピューレックスA53」)上に、小型精密塗工装置(廉井精機)で塗工し、塗膜をクリーンオーブン(ESPEC製)用いた70℃で10分の加熱により乾燥して、フィルム状接着剤を得た。
使用した原材料の種類及び配合量を下記表1に記載のとおりに変更したこと以外は、実施例1と同様にして、実施例2~4及び比較例1~3のフィルム状接着剤を作製した。
熱処理前の溶融粘度
フィルム状接着剤を80℃に加熱しながら積層して、厚み400μmの試験片を作製した。この試験片を、直径8cmの2枚の平行板の間に挟み、回転式粘弾性測定装置(ティー・エイ・インスツルメント株式会社製、ARES)を用いて、試験片の溶融粘度(複素粘性率)を測定した。溶融粘度は、Dynamic temperature rampの測定モードで、周波数は10Hzで1%の歪みを与えながら10℃/分の昇温速度で35℃から150℃まで昇温しながら測定された。得られた溶融粘度と温度との関係を示すグラフから、80℃における溶融粘度を求めた。
熱処理後の溶融粘度
フィルム状接着剤を80℃に加熱しながら積層して、厚み400μmの試験片を作製した。試験片を、真空ラミネータ(ニッコーマテリアルズ製)を用いて80℃で5分の条件で圧力0.5MPaを加えながら熱処理した。熱処理後の試験片の80℃における溶融粘度を、熱処理前の溶融粘度と同様の方法で測定した。
フィルム状接着剤のサンプル10mgをアルミパンに入れ、示差走査熱量計(パーキンエルマー社製DSC-7型)を用いて、昇温速度20℃/分、温度範囲30~300℃の条件で示差走査熱量測定を行った。得られたDSCサーモグラムから、熱処理前のフィルム状接着剤における硬化反応による発熱量ΔH1(J/g)を求めた。フィルム状接着剤を真空ラミネータ(ニッコーマテリアルズ製)を用いて80℃で5分の条件で圧力0.5MPaを加えながら熱処理し、熱処理されたフィルム状接着剤のサンプルを用いて同様の条件で示差走査熱量測定を行い、熱処理後のフィルム状接着剤における硬化反応による発熱量ΔH2(J/g)を求めた。下記式により、硬化反応率を算出した。
硬化反応率(%)={(ΔH1-ΔH2)/ΔH1}×100
8mm四方、厚さ0.045mmのサイズに切り抜かれたフィルム状接着剤を、接続部としてはんだバンプを有する半導体チップ(チップサイズ:7.3mm×7.3mm、厚さ0.05mm、バンプ(接続部)高さ:約45μm(銅ピラーとはんだの合計)、バンプ数:1048ピン、ピッチ80μm、製品名:WALTS-TEG CC80、WALTS製)に、真空ラミネータCV130(ニッコーマテリアルズ製)を用いて圧力0.5MPaを加えながら80℃、5分の条件で貼付した。
フィルム状接着剤が貼付された半導体チップを、他の半導体チップ(チップサイズ:10mm×10mm、厚さ0.1mm厚、接続部金属:Au、製品名:WALTS-TEG IP80、WALTS製)に、フリップチップボンダーを用いて、半導体チップ同士の間にフィルム状接着剤が挟まれる向きで重ね、80℃のステージ上で加熱しながら25Nの圧力で3秒間加圧することにより半導体チップ同士を仮圧着し、仮圧着体を得た。仮圧着体を、80℃のステージ上で、フリップチップボンダーによって260℃に加熱しながら圧力25Nで5秒間加圧することにより、接続部同士が接合された接合体を得た。
Claims (12)
- 第一の本体部及び該第一の本体部の一方の主面上に設けられた第一の接続部を有する第一の回路部材、及び、前記第一の本体部の前記第一の接続部側の主面に貼付されたフィルム状接着剤を有する、接着剤付回路部材を準備する工程と、
前記接着剤付回路部材を、第二の本体部及び該第二の本体部の主面上に設けられた第二の接続部を有する第二の回路部材に、前記フィルム状接着剤が前記第二の回路部材側に位置する向きで重ね合わせ、前記第一の回路部材、前記フィルム状接着剤及び前記第二の回路部材を有する積層体を加熱及び加圧することによって、前記第一の回路部材と硬化した前記フィルム状接着剤である接着剤層と前記第二の回路部材とを有し、前記第一の接続部と前記第二の接続部とが接合され、前記第一の接続部及び前記第二の接続部が前記接着剤層によって封止されている、接合体を形成する工程と、
を備え、
前記第一の回路部材が半導体チップ又は半導体ウエハで、前記第二の回路部材が配線回路基板、半導体チップ又は半導体ウエハであり、
前記接着剤付回路部材が、本体部及び該本体部の一方の主面上に設けられた前記第一の接続部を有する半導体チップ又は半導体ウエハと前記本体部の前記第一の接続部が設けられた主面上に積層された前記フィルム状接着剤とを有する積層体を、60~100℃に加熱しながら30秒~10分加圧することにより、前記フィルム状接着剤を前記本体部の前記第一の接続部が設けられた主面に貼付することを含む方法によって準備され、
前記フィルム状接着剤が、エポキシ樹脂、硬化剤及びフラックス剤を含有し、
前記フィルム状接着剤が80℃で5分の熱処理を受けたときに、前記フィルム状接着剤の80℃における溶融粘度が、前記熱処理前において4000Pa・s以上10000Pa・s以下で、前記熱処理後において11000Pa・s以下である、
半導体装置を製造する方法。 - 前記第一の回路部材が半導体チップであり、
前記接着剤付回路部材を準備する方法が、
本体部及び該本体部の一方の主面上に設けられた前記第一の接続部を有する半導体ウエハと前記本体部の前記第一の接続部が設けられた主面上に積層された前記フィルム状接着剤とを有する積層体を、60~100℃に加熱しながら30秒~10分加圧することにより、前記フィルム状接着剤を前記本体部の前記第一の接続部が設けられた主面に貼付することと、
前記本体部を前記フィルム状接着剤とともにダイシングすることにより、個片化された前記第一の本体部を有する半導体チップ、及び前記フィルム状接着剤を有する前記接着剤付回路部材を形成することとを含む、
請求項1に記載の方法。 - 前記フィルム状接着剤の硬化反応率が、前記熱処理後において1%以下である、請求項1又は2に記載の方法。
- 前記フィルム状接着剤の前記熱処理前の80℃における溶融粘度に対する、前記フィルム状接着剤の前記熱処理後の80℃における溶融粘度の増加率が50%以下である、請求項1~3のいずれか一項に記載の方法。
- 第一の本体部及び該第一の本体部の一方の主面上に設けられた第一の接続部を有する第一の回路部材、及び、前記第一の本体部の前記第一の接続部側の主面に貼付されたフィルム状接着剤を有する、接着剤付回路部材を準備する工程と、
前記接着剤付回路部材を、第二の本体部及び該第二の本体部の主面上に設けられた第二の接続部を有する第二の回路部材に、前記フィルム状接着剤が前記第二の回路部材側に位置する向きで重ね合わせ、前記第一の回路部材、前記フィルム状接着剤及び前記第二の回路部材を有する積層体を加熱及び加圧することによって、前記第一の回路部材と硬化した前記フィルム状接着剤である接着剤層と前記第二の回路部材とを有し、前記第一の接続部と前記第二の接続部とが接合され、前記第一の接続部及び前記第二の接続部が前記接着剤層によって封止されている、接合体を形成する工程と、
を備え、
前記第一の回路部材が半導体チップ又は半導体ウエハで、前記第二の回路部材が配線回路基板、半導体チップ又は半導体ウエハである、半導体装置を製造する方法において用いられる、フィルム状接着剤であって、
当該フィルム状接着剤が、エポキシ樹脂、硬化剤及びフラックス剤を含有し、
当該フィルム状接着剤が80℃で5分の熱処理を受けたときに、当該フィルム状接着剤の80℃における溶融粘度が、前記熱処理前において4000Pa・s以上10000Pa・s以下で、前記熱処理後において11000Pa・s以下である、
フィルム状接着剤。 - 当該フィルム状接着剤の硬化反応率が、前記熱処理後において1%以下である、請求項5に記載のフィルム状接着剤。
- 前記フィルム状接着剤の前記熱処理前の80℃における溶融粘度に対する、前記フィルム状接着剤の前記熱処理後の80℃における溶融粘度の増加率が50%以下である、請求項5又は6に記載のフィルム状接着剤。
- 前記エポキシ樹脂が、10000未満の重量平均分子量を有するエポキシ樹脂を含む、請求項5~7のいずれか一項に記載のフィルム状接着剤。
- 10000以上の重量平均分子量を有する高分子成分を更に含有する、請求項5~8のいずれか一項に記載のフィルム状接着剤。
- 前記高分子成分の重量平均分子量が30000以上で、前記高分子成分のガラス転移温度が200℃以下である、請求項9に記載のフィルム状接着剤。
- 前記硬化剤がイミダゾール系硬化剤を含む、請求項5~10のいずれか一項に記載のフィルム状接着剤。
- 前記イミダゾール系硬化剤の含有量が、前記エポキシ樹脂の含有量100質量部に対して5質量部以下である、請求項11に記載のフィルム状接着剤。
