Abstract
Kühlanordnung für elektrische Bauelemente, Stromrichter mit einer Kühlanordnung sowie Luftfahrzeug mit einem Stromrichter Die Erfindung gibt eine Anordnung mit einer Schaltungsträgerplatte (2), auf der mindesten ein elektrisches/elektronisches Bauelement (7) angeordnet ist, an. In der Schaltungsträgerplatte (2) ist mindestens ein Wärmerohr (3 ausgebildet. Die Erfindung gibt auch einen Stromrichter mit einer derartigen Anordnung sowie ein Luftfahrzeug mit einem Stromrichter an.

Gebiet der Erfindung
Die Erfindung betrifft eine Anordnung mit einem elektri schen/elektronischen Bauelement, das auf einer Schaltungsträ- gerplatte angeordnet ist. Die Erfindung betrifft auch einen Stromrichter mit einer derartigen Anordnung sowie ein Luft fahrzeug mit einem elektrischen oder hybrid-elektrischen An trieb .
Hintergrund der Erfindung
Der zulässige Einsatzbereich und die Leistungsdichte von elektrischen bzw. elektronischen Bauelementen, wie beispiels weise Leistungsmodulen, insbesondere für Umrichter der elekt rischen und hybrid-elektrischen Luftfahrt, sind oft durch die maximal erlaubten Halbleitertemperaturen limitiert. Die Le bensdauer von Leistungsmodulen ist primär durch die Lebens dauer der Chipanbindung definiert. Die Halbleitertemperatur und die Lebensdauer sind stark von dem thermischen Widerstand des Halbleiters zum Kühlmedium abhängig.
Der thermische Widerstand (d.h. vom Halbleiter zur Umgebung) ist abhängig von: den Wärmeübergangskoeffizienten zwischen einer Kühleinheit und der Umgebung, dem Temperaturunterschied zwischen der Außenfläche der Kühleinheit und der Umgebung sowie der Größe der Kühlfläche.
Da die abzuführende Verlustleistung von Leistungsmodulen le diglich punktuell in dem Halbleiter entsteht, spielt auch die laterale Wärmeleitung (die sogenannte „Wärmespreizung") in dem Leistungsmodul sowie in der Kühleinheit eine wichtige Rolle. Über die gesamte Kühlfläche muss ein hoher Temperatur unterschied zur Umgebung vorliegen, um einen niedrigen ther mischen Widerstand zu erhalten.
Insbesondere bei luftgekühlten leistungselektronischen Syste men mit einem niedrigen Wärmeübergangskoeffizienten, ist ein hoher Temperaturunterschied über eine möglichst große Kühl fläche anzustreben. Dafür ist eine sehr hohe laterale thermi sche Leitung durch gut wärmeleitende Schichten nahe an der Wärmequelle (= Halbleiterchip) notwendig.
In der Regel erfolgt eine laterale Wärmeleitung von bekannten Leistungsmodulen hauptsächlich durch Kupfermetallisierungen der eingesetzten keramischen Isoliersubstrate der Schaltungs trägerplatte. Die Metallisierungen besitzen aber eine maxima le laterale Wärmeleitung kleiner 400 W/mK. Zudem sind die verfügbaren Schichtdicken der Kupfermetallisierungen derarti ger Substrate kleiner als 1 mm, was ebenfalls die laterale Wärmeleitung begrenzt.
Dies bedingt den Einsatz großer Kühlkörper mit äußerst langen und gewichtsintensiven Kühlfinnen. Dies führt zu folgenden Problemen : hohe Kosten und hoher technischer Aufwand,
Überdimensionierung durch Parallelschaltung identischer Module, lediglich ein Teillastbetrieb von Leistungsmodulen ist möglich und das Gewicht und das Volumen sind groß.
Aus der Offenlegungsschrift DE 3625979 Al ist bekannt, in ei nem Kühlkörper ein Wärmerohr auszubilden. Das Wärmerohr be wirkt eine gleichmäßigere Wärmeverteilung in dem Kühlkörper. Auch aus der Gebrauchsmusterschrift DE 89 15 913 Ul ist be kannt, mit Hilfe von Wärmerohren einen Leistungshalbleiter zu kühlen .
Ein Wärmerohr ist ein Wärmeübertrager, der unter Nutzung von Verdampfungswärme eines Mediums eine hohe Wärmestromdichte erlaubt, d. h. auf einer kleinen Querschnittsfläche können große Wärmemengen transportiert werden. Es wird zwischen zwei Bauformen von Wärmerohren unterschieden, der Heatpipe und dem Zwei-Phasen-Thermosiphon . Das grundlegende Funktionsprinzip ist bei beiden Bauformen gleich, der Unterschied liegt im Transport des Arbeitsmediums, der aber generell passiv er folgt, d. h. ohne Hilfsmittel wie etwa einer Umwälzpumpe.
Im Folgenden werden „Wärmerohr" und „Heatpipe" als synonyme Begriffe verwendet.
Als Umrichter, auch Inverter genannt, wird ein Stromrichter bezeichnet, der aus einer Wechselspannung oder Gleichspannung eine in der Frequenz und Amplitude veränderte Wechselspannung erzeugt. Häufig sind Umrichter als AC/DC-DC/AC-Umrichter oder DC/AC-Umrichter ausgebildet, wobei aus einer Eingangswechsel spannung oder einer Eingangsgleichspannung über einen Gleich- spannungszwischenkreis und getakteten Halbleitern eine Aus gangswechselspannung erzeugt wird.
Zusammenfassung der Erfindung
Es ist Aufgabe der Erfindung, eine Lösung für eine verbesser te Kühlung von elektrischen bzw. elektronischen Bauelementen, insbesondere von Leistungshalbleitern in der elektrischen oder hybrid-elektrischen Luftfahrt, anzugeben.
Die Erfindung löst die gestellte Aufgabe mit der Anordnung, dem Stromrichter und dem Luftfahrzeug gemäß den unabhängigen
Patentansprüchen. Vorteilhafte Weiterbildungen sind in den abhängigen Ansprüchen angegeben.
Je größer die laterale Wärmeleitung ausgehend von einer Wär mequelle, beispielweise von einem Leistungshalbleiter, ist, desto besser wird die Ausnutzung der zur Verfügung stehenden Kühlfläche eines Kühlkörpers und desto kleiner, kostengünsti ger und leichter können die Kühlkörper ausgeführt werden.
Daher werden erfindungsgemäß flächige und/oder dreidimensio nale Anordnungen von Wärmerohren (= Heatpipe oder kurz HP bzw. oszillierende/pulsierende Heatpipe oder kurz OHP) als lateral wärmeleitende Schicht in der Schaltungsträgerplatte beispielsweie von den Leistungsmodulen eingesetzt.
Die größere laterale Wärmeleitung (> 1000 W/mK) des flachen oder dreidimensionalen Wärmerohrs im Vergleich zu Kupfer schichten oder ähnlichem wird durch einen Phasenübergang des Arbeitsfluids in dem Wärmerohr erreicht. Durch einen dreidi mensionalen Aufbau bzw. eine dreidimensionale Formung der Wärmerohre können diese gleichzeitig sowohl zum Wärmetransfer als auch zum Wärmetausch mit der Umgebung genutzt werden.
Die Erfindung bietet u.a. folgende Vorteile:
1. Ist das Wärmerohr der Kühlkörper entsteht ein homogener Temperaturunterschied zwischen der Kühlkörperaußenhaut und der Umgebung über die gesamte Kühlfläche. Dadurch wird die Kühlkörpereffizienz erhöht und das Kühlkörpervolumen und - gewicht kann verringert werden.
2. Dicke Kupferschichten in den Isoliersubstraten (= Schal tungsträgerplatte) können vermieden werden, was zu einer Gewichtsreduktion des Leistungsmoduls führt.
3. Der thermische Widerstands (Halbleiter zu Umgebung) wird verbessert. Dies führt zu einer Lebensdauererhöhung der Chipanbindung durch eine Verringerung der Temperaturwech-
selbelastungen bei gleichbleibender Leistungsfähigkeit des leistungselektronischen Systems.
Die Erfindung beansprucht eine Anordnung, die eine Schal tungsträgerplatte aufweist, auf der mindesten ein elektri sches/elektronisches Bauelement angeordnet ist. In der Schal tungsträgerplatte ist mindestens ein Wärmerohr ausgebildet.
Die Erfindung bietet den Vorteil, dass der Zweiphasen Wärme transport des Wärmerohrs benutzt wird, um die Wärme auf große Flächen zu spreizen. Die effektive Wärmeleitfähigkeit wird dadurch um Zehnerpotenzen vergrößert, wodurch für die verbes serte Wärmespreizung gesorgt wird.
In einer Weiterbildung kann das Wärmerohr überwiegend unter halb des elektrischen/elektronischen Bauelements angeordnet sein. Dadurch kann sehr gezielt die Abwärme entzogen werden.
In einer weiteren Ausgestaltung kann das Wärmerohr ein pul sierendes Wärmerohr sein. Dieses zeigt eine verbesserte Küh lung gegenüber normalen Wärmerohren.
In einer weiteren Ausgestaltung kann das elektri
sche/elektronische Bauelement ein Leistungshalbleiter sein.
In einer weiteren Ausgestaltung kann das Wärmerohr einen mä anderförmigen oder einen konzentrisch-gewundenen Verlauf auf weisen .
In einer weiteren Ausführungsform kann das Wärmerohr in einem Keramikträger oder einer Leiterbahnschicht der Schaltungsträ- gerplate ausgebildet sein.
Bevorzugt kann die Anordnung einen unter der Schaltungsträ- gerplatte angeordneten und mit dieser thermisch leitend ver bundenen, metallenen Kühlkörper aufweisen.
In einer weiteren Ausprägung kann ein in dem Kühlkörper aus gebildetes weiteres Wärmerohr vorhanden sein.
In einer weiteren Ausgestaltung kann die Schaltungsträger- platte in Richtung zum Kühlkörper eine teilweise offene
Struktur aufweisen und der Kühlkörper kann in Richtung zur Schaltungsträgerplatte eine teilweise offene, weitere Struk tur aufweisen, wobei beide Strukturen derart ausgebildet und zusammengefügt sind, dass sich das Wärmerohr ausbildet.
Außerdem kann die Schaltungsträgerplatte eine DCB- Substratplatte sein.
Die Erfindung beansprucht auch einen Stromrichter, bevorzugt einen Umrichter, mit einer erfindungsgemäßen Anordnung.
Die Erfindung beansprucht außerdem ein Luftfahrzeug mit einem erfindungsgemäßen Stromrichter und mit einem Elektromotor als elektrischen Flugantrieb, wobei der Elektromotor von dem Um richter mit elektrischer Energie versorgt wird.
In einer bevorzugten Ausgestaltung handelt es sich bei dem Luftfahrzeug um ein Flugzeug und durch den Elektromotor wird ein Propeller angetrieben.
Weitere Besonderheiten und Vorteile der Erfindung werden aus den nachfolgenden Erläuterungen eines Ausführungsbeispiels anhand von schematischen Zeichnungen ersichtlich.

Detaillierte Beschreibung eines Ausführungsbeispiels
Fig . 1 zeigt eine Schnittansicht durch ein Leistungsmodul 6, das auf einem Kühlkörper 12 sitzt, gemäß einer gattungsgemä ßen Anordnung. Das Leistungsmodul 6 weist eine Schaltungsträ- gerplatte 2 auf, auf der die Leistungshalbleiter 1 angeordnet sind. Das Leistungsmodul 6 ist von einem Gehäuse 8 verschlos sen, durch das mit Hilfe der Laststromkontakte 5 die elektri sche Energie zu- bzw. abgeführt werden kann. Der Kühlkörper 12 wird mit Wasser 9 gekühlt, das in Richtung F den Kühlkör per 12 durchströmt.
Der Bereich A zeigt die Wärmeübertragung von den Leistungs halbleitern 1 auf den Kühlkörper 12. Diese weist gattungsge mäß nur eine geringe Wärmespreizung auf.
Fig. 2 zeigt eine Schnittansicht durch ein Leistungsmodul 6, das auf einem Kühlkörper 12 sitzt, aber im Unterschied zu
Fig. 1 zusätzlich ein Wärmerohr 3 aufweist. Das Leistungsmo dul 6 weist eine Schaltungsträgerplatte 2 auf, auf der die Leistungshalbleiter 1 angeordnet sind. Das Leistungsmodul 6 ist von einem Gehäuse 8 verschlossen, durch das mit Hilfe der Laststromkontakte 5 die elektrische Energie zu- bzw. abge führt werden kann. Der Kühlkörper 12 wird mit Wasser 9 ge kühlt, das in Richtung F durch den Kühlkörper 12 fließt.
Der Bereich A zeigt die Wärmeübertragung von den Leistungs halbleitern 1 auf den Kühlkörper 12. Diese weist nur eine ge ringe Wärmespreizung auf. Durch das in der Schaltungsträger- platte 2 aber ausgebildete Wärmerohr 3 kommt es zu einer Ver größerung der Wärmespreizung, wie durch den Bereich B darge stellt. Mithilfe des Wärmerohrs 3 kann somit die von den Leistungshalbleitern 1 abgegebene Wärme auf eine größere Flä che verteilt werden, wodurch die Kühlung der Leistungshalb leiter 1 deutlich verbessert wird.
Fig. 3 zeigt eine Schnittansicht einer Anordnung ähnlich der Anordnung der Fig. 2, lediglich ohne Kühlkörper. Zu erkennen ist ein Leistungsmodul 6 mit einem Wärmerohr 3. Das Leis tungsmodul 6 weist eine Schaltungsträgerplatte 2 auf, auf der die Leistungshalbleiter 1 angeordnet sind. Das Leistungsmodul 6 ist von einem Gehäuse 8 verschlossen, durch das mit Hilfe der Laststromkontakte 5 die elektrische Energie zu- bzw. ab geführt werden kann.
Durch das Wärmerohr 3 gelingt eine größere Wärmespreizung der durch die Leistungshalbleiter 1 erzeugten Verlustwärme. Das Wärmerohr 3 kann bevorzugt auch als aus dem Stand der Technik bekanntes pulsierendes (= oszillierendes) Wärmerohr gebildet
sein. Vorteilhaft ist das Wärmerohr 3 vorwiegend im Bereich unterhalb der Leistungshalbleiter 1 ausgebildet.
In den Fig. 4 und Fig. 5 sind mögliche Verläufe des Wärme rohrs 3 in der Schaltungsträgerplatte 2 dargestellt. Fig. 4 zeigt einen etwa mäanderförmigen Verlauf, wohingegen Fig. 5 einen etwa konzentrischen, etwa kreisförmigen Verlauf zeigt.
Fig. 6 zeigt eine Schnittansicht durch ein wärmeabgebendes elektrisches/elektronisches Bauelement 7, das auf einer
Schaltungsträgerplatte 2 angeordnet ist. Das Bauelement 7 ist mit einem Bondingdraht 4 elektrisch angeschlossen. In der Schaltungsträgerplatte 2 ist das Wärmerohr 3 ausgebildet. Das Wärmerohr 3 kann in einem Keramikträger 13 oder in einer elektrischen Leiterbahnschicht 11 der Schaltungsträgerplatte 2 ausgebildet sein. Das Wärmerohr 3 ist vorteilhaft ein pul sierendes Wärmerohr. Die Schaltungsträgerplate 2 sitzt auf einem Kühlkörper 12.
Fig. 7 zeigt eine Schnittansicht ähnlich Fig. 6, wobei zu sätzlich in dem Kühlkörper 12 ein weiteres Wärmerohr 18 aus gebildet ist. Die Anordnung weist ein wärmeabgebendes elekt risches/elektronisches Bauelement 7 auf, das auf einer Schal tungsträgerplatte 2 angeordnet ist. Das Bauelement 7 ist mit einem Bondingdraht 4 elektrisch angeschlossen.
In der Schaltungsträgerplatte 2 ist das Wärmerohr 3 ausgebil det. Das Wärmerohr 3 kann in einem Keramikträger 13 oder in einer elektrischen Leiterbahnschicht 11 der Schaltungsträger- platte 2 ausgebildet sein. Verbindungsschichten 10 (z.B. Wär- meleitpasten) verbinden die Schaltungsträgerplatte 2 mit den angrenzenden Komponenten.
Fig. 8 zeigt eine Schnittansicht durch ein wärmeabgebendes elektrisches/elektronisches Bauelement 7, das auf einer
Schaltungsträgerplatte 2 angeordnet ist. Das Bauelement 7 ist mit einem Bondingdraht 4 elektrisch angeschlossen.
In dem Keramikträger 13 der Schaltungsträgerplatte 2 und in dem Kühlkörper 12 ist das Wärmerohr 3 ausgebildet. Die Schal tungsträgerplatte weist auch eine elektrische Leiterbahn schicht 11 auf. Das Wärmerohr 3 ist bevorzugt ein pulsieren des Wärmerohr. Verbindungsschichten 10 (z.B. Wärmeleitpasten) verbinden die Schaltungsträgerplatte 2 mit den angrenzenden Komponenten
Das besondere an der Ausführungsform ist, dass die Schal tungsträgerplatte 2, beispielsweise der Keramikträger 13, in Richtung zum Kühlkörper 12 eine teilweise offene Struktur aufweist und dass der Kühlkörper 12 in Richtung zum
Keramikträger 13 auch eine teilweise offene, weitere Struktur aufweist. Beide Strukturen sind derart ausgebildet und zusam mengefügt, dass sich dadurch das Wärmerohr 3 ausbildet. Der Keramikträger 13 muss dazu dicht mit dem Kühlkörper 12 ab schließen bzw. in diesen dicht eingefügt sein.
Fig. 9 zeigt ein Blockschaltbild eines Umrichters 14 als Bei spiel eines Stromrichters mit einer Anordnung aufweisend ein Wärmerohr 3 gemäß der Fig. 2 bis Fig. 8. Der Umrichter 14 weist mehrere Leistungsmodule 6 auf, die mit Hilfe der Wärme rohre 3 entwärmt werden.
Fig. 10 zeigt ein Luftfahrzeug 15, beispielsweie ein Flug zeug, mit einem elektrischen Antrieb. Von einer nicht darge stellten elektrischen Energiequelle wird ein Umrichter 14, ausgebildet gemäß Fig. 9, gespeist. Der Umrichter 14 gibt elektrische Energie an einen Elektromotor 16 ab, der wiederum einen Propeller 17 in Rotation versetzt.
Zusammengefasst und in anderen Worten gibt die Erfindung u.a. folgende Ausführungsformen an.
Ein Wärmerohr wird in einem Substrat (= Schaltungsträgerplat- te) eines Leistungsmoduls integriert, um durch eine effizien te Wärmespreizung die Ableitung der Verlustwärme in dem Leis-
tungsmodul zu verbessern und dadurch den thermischen Wider stand zu reduzieren.
Da der Durchmesser von Wärmerohren gering ist und diese keine interne Verdampferstruktur benötigen, lässt sich eine Integ ration in Komponente z.B. in einem Kupfer-Leadframe einfach realisieren. Erfindungsgemäß kann in dem Kupferträger eine Kanalstruktur z.B. durch Fräsen, Kaltverformen, Ätzen, Sprü hen oder Drucken eingebracht werden. Der Kupferträger (= Leadframe) kann dazu aus zwei Teilen bestehen, die z.B. ver lötet werden. Auf der Oberseite des Kupferträgers werden die elektrischen Bauteile z.B. SiC-MOSFET, GaN oder IGBT gelötet oder gesintert. Die Kanäle der Wärmerohre können vorzugsweise dort geführt werden, wo sich die elektrischen Bauteile befin den, um eine schnelle Wärmeableitung lokal an den elektri schen Leistungsbauteilen sicherzustellen.
Zur Potentialtrennung wird der Kupferträger durch elektrisch isolierende Schichten vom Gehäuse elektrisch getrennt. Durch Wärmespreizung wird die Verlustleistungsdichte soweit redu ziert, dass sich die weitere Entwärmung einfach über Luft oder Flüssigkeitskühler am Gehäuse gestaltet lässt.
Das Wärmerohr wird mit einem Kältemittel (z.B. Wasser, R134a oder Novec) zum Teil gefüllt und danach verschlossen, so dass sich ein geschlossener Flüssigkeitskreislauf bildet. Dazu kann der Kupferträger einen Anschluss zum Befüllen aufweisen, der z.B. durch Quetschen verschossen wird.
Als weitere Ausführungsform kann die Keramik einer DCB eine Kanalstruktur für das Wärmerohr enthalten. Dazu kann der Keramikträger aus zwei Teilen bestehen, die verbunden werden, wobei einer der Träger eine oberflächliche Kanalstruktur auf weist.
Obwohl die Erfindung im Detail durch die Ausführungsbeispiele näher illustriert und beschrieben wurde, ist die Erfindung durch die offenbarten Beispiele nicht eingeschränkt und ande-
re Variationen können vom Fachmann daraus abgeleitet werden, ohne den Schutzumfang der Erfindung zu verlassen.

Claims
1. Anordnung mit einer Schaltungsträgerplatte (2), auf der mindesten ein elektrisches/elektronisches Bauelement (7) an geordnet ist,
gekennzeichnet durch :
mindestens ein in der Schaltungsträgerplatte (2) ausgebil detes Wärmerohr (3) .
2. Anordnung nach Anspruch 1,
dadurch gekennzeichnet,
dass das Wärmerohr (3) überwiegend unterhalb des elektri schen/elektronischen Bauelements (7) angeordnet ist.
3. Anordnung nach Anspruch 1 oder 2,
dadurch gekennzeichnet,
dass das Wärmerohr (3) ein pulsierendes Wärmerohr ist.
4. Anordnung nach einem der vorhergehenden Ansprüche,
dadurch gekennzeichnet,
dass das elektrische/elektronische Bauelement (7) ein Leis tungshalbleiter (1) ist.
5. Anordnung nach einem der vorhergehenden Ansprüche,
dadurch gekennzeichnet,
dass das Wärmerohr (3) einen mäanderförmigen oder einen kon- zentrisch-gewundenen, kreisähnlichen Verlauf aufweist.
6. Anordnung nach einem der vorhergehenden Ansprüche,
dadurch gekennzeichnet,
dass das Wärmerohr (3) in einem Keramikträger (13) oder in einer Leiterbahnschicht (11) der Schaltungsträgerplatte (2) ausgebildet ist.
7. Anordnung nach einem der vorhergehenden Ansprüche,
gekennzeichnet durch:
einen unter der Schaltungsträgerplatte (2) angeordneten und mit dieser thermisch leitend verbundenen, metallenen Kühlkörper (12) .
8. Anordnung nach Anspruch 7,
gekennzeichnet durch:
ein in dem Kühlkörper (12) ausgebildetes weiteres Wärme rohr (18).
9. Anordnung nach Anspruch 7,
dadurch gekennzeichnet,
dass die Schaltungsträgerplatte (2) in Richtung zu dem Kühl körper (12) eine teilweise offene Struktur aufweist und dass der Kühlkörper (12) in Richtung zu der Schaltungsträgerplatte (2) eine teilweise offene, weitere Struktur aufweist, wobei beide Strukturen derart ausgebildet und zusammengefügt sind, dass sich das Wärmerohr (3) ausbildet.
10. Anordnung nach einem der vorhergehenden Ansprüche,
dadurch gekennzeichnet,
dass die Schaltungsträgerplatte (2) eine DCB-Substratplatte ist .
11. Stromrichter mit einer Anordnung nach einem der vorherge henden Ansprüche.
12. Stromrichter nach Anspruch 11,
dadurch gekennzeichnet,
dass der Stromrichter ein Umrichter (14) ist.
13. Luftfahrzeug (15) mit einem Umrichter (14) nach Anspruch
12,
gekennzeichnet durch:
einen Elektromotor (16) als elektrischer Flugantrieb, wobei der Elektromotor (16) von dem Umrichter (14) mit elektrischer Energie versorgbar ist.
14. Luftfahrzeug (15) nach Anspruch 13,
dadurch gekennzeichnet,
dass das Luftfahrzeug (15) ein Flugzeug ist.
15. Luftfahrzeug (15) nach Anspruch 14,
gekennzeichnet durch:
einen durch den Elektromotor (16) angetriebenen Propeller
