Claims (10)
- 多数の接触端子を有するプローブカードへチャックトップに載置されるウエハを当接させるウエハ検査方法であって、
前記プローブカードへ前記ウエハを当接させる前に、前記チャックトップの傾斜を調整するアライナーへ前記チャックトップを取り付けた際の前記チャックトップ及び前記アライナーの相対的な位置関係を記憶する記憶ステップと、
前記チャックトップを移動させて前記プローブカードへ前記ウエハを当接させ、前記ウエハの検査を行う検査ステップと、
前記ウエハの検査の後に、前記記憶された相対的な位置関係に基づいて、前記プローブカードに当接している前記ウエハを載置する前記チャックトップ及び前記アライナーの距離を調整する調整ステップと、
前記アライナーが前記チャックトップを前記ウエハとともに受け取る受取ステップとを有することを特徴とするウエハ検査方法。 - 前記アライナーは前記チャックトップを載置するチャックベースを有し、
前記記憶ステップでは、前記チャックトップが前記チャックベースに載置される際の前記チャックトップ及び前記チャックベースの相対的な位置関係を記憶し、
前記調整ステップでは、前記記憶された相対的な位置関係に基づいて、前記プローブカードに当接している前記ウエハを載置する前記チャックトップ及び前記チャックベースの距離を調整するように前記チャックベースを傾斜させることを特徴とする請求項1記載のウエハ検査方法。 - 前記記憶された相対的な位置関係は、前記チャックトップが前記チャックベースに載置される際の前記チャックトップ及び前記チャックベースの所定の箇所の距離であり、
前記調整ステップでは、前記プローブカードに当接している前記ウエハを載置する前記チャックトップ及び前記チャックベースの前記所定の箇所の距離が、前記チャックトップが前記チャックベースに載置される際の前記チャックトップ及び前記チャックベースの前記所定の箇所の距離に所定の嵩上げ距離を加算した距離となるように前記チャックベースを傾斜させることを特徴とする請求項2記載のウエハ検査方法。 - 前記所定の嵩上げ距離は0μm~200μmのいずれかであることを特徴とする請求項3記載のウエハ検査方法。
- 前記調整ステップの前に、前記プローブカードに当接している前記ウエハを載置する前記チャックトップ及び前記アライナーの相対的な位置関係を測定することを特徴とする請求項1乃至4のいずれか1項に記載のウエハ検査方法。
- 前記プローブカードに当接している前記ウエハを載置する前記チャックトップ及び前記チャックベースの前記所定の箇所の距離が、前記チャックトップが前記チャックベースに載置される際の前記チャックトップ及び前記チャックベースの前記所定の箇所の距離に前記所定の嵩上げ距離を加算した距離となった後、前記プローブカードへの前記ウエハの当接を解除し、前記チャックトップを前記チャックベースへ向けて降下させ、前記チャックベースが前記チャックトップを前記ウエハとともに受け取ることを特徴とする請求項3又は4記載のウエハ検査方法。
- 前記記憶ステップの前に、前記チャックトップを前記チャックベースに載置し、さらに、前記チャックベースに対する前記チャックトップの位置を規定することを特徴とする請求項2乃至4のいずれか1項に記載のウエハ検査方法。
- 多数の接触端子を有するプローブカードへチャックトップに載置されるウエハを当接させるウエハ検査装置において、
前記チャックトップの傾斜を調整するアライナーと、
前記チャックトップ及び前記アライナーの相対的な位置関係を測定するセンサとを備え、
前記アライナー及び前記チャックトップは分離可能であり、
前記プローブカードへ前記ウエハを当接させる前に、前記センサは、前記アライナーへ前記チャックトップを取り付けた際の前記チャックトップ及び前記アライナーの相対的な位置関係を測定し、
前記チャックトップが移動されて前記プローブカードへ前記ウエハが当接された際、前記プローブカードが前記ウエハの検査を行い、
前記アライナーは、前記ウエハの検査の後に、前記測定された相対的な位置関係に基づいて、前記プローブカードに当接している前記ウエハを載置する前記チャックトップ及び前記アライナーの距離を調整し、前記チャックトップを前記ウエハとともに受け取ることを特徴とするウエハ検査装置。 - 前記アライナーは前記チャックトップを載置するチャックベースを有し、
前記センサは、前記チャックトップが前記チャックベースに載置される際の前記チャックトップ及び前記チャックベースの相対的な位置関係を測定し、
前記アライナーは、前記測定された相対的な位置関係に基づいて、前記プローブカードに当接している前記ウエハを載置する前記チャックトップ及び前記チャックベースの距離を調整するように前記チャックベースを傾斜させることを特徴とする請求項8記載のウエハ検査装置。 - 複数の前記プローブカードと、
各前記プローブカードへ前記チャックトップを移動させるステージとをさらに備えることを特徴とする請求項8又は9記載のウエハ検査装置。
