Abstract

Description
本發明是有關於一種太陽能電池。
太陽能電池利用將日光的光子轉換成電力的PN接面(PN junction)的光伏打效應(photovoltaic effect)來產生電力。在太陽能電池中,在具有PN接面的半導體晶圓或基板的上表面及下表面上分別形成前電極及後電極。然後,由進入半導體晶圓的日光誘發PN接面處的光伏打效應,且藉由PN接面處的光伏打效應而產生的電子經由電極向外部提供電流。藉由對用於太陽能電池電極的組成物進行施加、圖案化及烘烤而在晶圓上形成太陽能電池的電極。
為了降低入射於太陽能電池上的光的反射率以提高太陽能電池的效率,已提出一種其中對基板的表面進行紋理化及/或使基板的表面形成有抗反射膜的方法。然而,此種方法無法提供足夠的抗反射性質。
另外,所述方法存在電極與具有紋理化表面的基板的黏附性可能不佳的問題。
因此,需要一種可減少入射於其上的光被反射且改善電極與基板的黏附性,從而表現出良好電性質(例如接觸電阻、串聯電阻、短路電流及轉換效率)的太陽能電池。
在未經審查的日本專利公開案第2012-084585號中揭露了本發明的背景技術。
本發明的一個態樣是提供一種可降低反射率,從而表現出提高的轉換效率的太陽能電池。
本發明的另一態樣是提供一種可改善電極與基板的黏附性,從而表現出良好電性質(例如接觸電阻、串聯電阻及短路電流)的太陽能電池。

根據本實施例的太陽能電池100可包括矽基板10及形成於矽基板10上的電極。具體而言,太陽能電池可包括形成於矽基板10的前表面上的前電極23。矽基板10可為其上形成有PN接面的基板,且後電極21可形成於矽基板10的背面上。具體而言,矽基板10可包括半導體基板11及射極12。更具體而言,矽基板10可為藉由以n型摻雜劑對p型半導體基板11的一個表面進行摻雜以形成n型射極12而製備的基板。作為另一選擇,基板10可為藉由以p型摻雜劑對n型半導體基板11的一個表面進行摻雜以形成p型射極12而製備的基板。此處,半導體基板11可為p型基板或n型基板。p型基板可為摻雜有p型摻雜劑的半導體基板11,且n型基板可為摻雜有n型摻雜劑的半導體基板11。

根據本實施例的太陽能電池100包括矽基板10及形成於基板10上的電極,其中在截面圖中矽基板可形成有每5微米長度5或更多個、具體而言5至100個、更具體而言5至50個高度(h)為50奈米或大於50奈米的凸起部分。
具有5或更多個凸起部分的矽基板可具有較典型Si晶圓高的表面粗糙度,從而進一步降低日光的反射率,且所述矽基板與電極的接觸面積可增大,從而在接觸電阻(Rc)及短路電流(Isc)方面提供良好的性質。
有兩種主要方法以在矽基板上形成奈米紋理(或凸起部分):濕式蝕刻及乾式蝕刻。濕式蝕刻的代表性實例是金屬催化化學蝕刻(metal catalyzed chemical etching,MCCE)。舉例而言,藉由鋸切損傷去除(saw damage removal,SDR)製程來去除由金剛石鋸切造成的鋸切損傷,然後藉由金屬催化化學蝕刻形成奈米紋理。本文中,「金屬催化化學蝕刻」是指利用硝酸銀(AgNO3
)逐漸蝕刻Si基板的表面、然後去除銀奈米顆粒(即,副產物)的製程。乾式蝕刻的代表性實例是其中使用電漿對經受鋸切損傷去除的矽晶圓進行乾式蝕刻的反應離子蝕刻(reactive ion etching,RIE)。此處,使用SF6
/O2
氣體來產生電漿,且需要移除用作遮罩的SiOF層。
在本發明中,藉由濕式蝕刻來控制矽基板的奈米紋理(或凸起部分的數目)。
在另一實施例中,根據本發明的太陽能電池可更包括位於矽基板10的前表面上的抗反射膜(圖中未示出)。另外,可在矽基板10的背面上依序形成背面場層(圖中未示出)、抗反射膜(圖中未示出)及後電極21。此處,前電極23或後電極21可被形成為匯流條圖案。
以下,為了便於闡釋起見,將在假設半導體基板11是p型基板的條件下,闡述根據本發明的太陽能電池的每一組件。然而,應理解,本發明並非僅限於此,且半導體基板11可為n型基板。
以n型摻雜劑對p型基板11的一個表面進行摻雜以形成n型射極12從而建立PN接面。此處,可在半導體基板與射極之間的介面處建立PN接面。在PN接面中產生的電子可由前電極23收集。
在基板10的前表面上可具有紋理化結構。可藉由利用此項技術中已知的典型方法(例如蝕刻)對基板10的前表面進行表面處理來形成紋理化結構。紋理化結構用於會聚進入基板的前表面的光。紋理化結構可具有錐體形狀、正方形蜂巢形狀、三角形蜂巢形狀等。因此,紋理化結構容許增大的光量到達PN接面並降低光的反射率,從而使光學損耗最小化。
根據本發明,具有紋理化結構的矽基板可更包括凸起部分,從而在接觸電阻(Rc)及短路電流(Isc)方面提供進一步改善的性質的同時進一步降低日光的反射率。
在p型基板的背面上可形成有能夠誘發背面場(back surface field,BSF)效應的背面場(BSF)層。
藉由以高濃度的p型摻雜劑對p型半導體基板11的背面進行摻雜來形成背面場層。背面場層的摻雜濃度高於p型半導體基板11的摻雜濃度,從而在背面場層與p型半導體基板11之間形成電位差。這使得在p型半導體基板11中產生的電子難以朝基板的背面移動,從而防止與金屬複合,藉此減少電子損失。因此,開路電壓(Voc)及填充因數二者均可增大,從而提高太陽能電池效率。
另外,可分別在n型射極12的上表面及背面場層的下表面上形成第一抗反射膜(圖中未示出)及/或第二抗反射膜(圖中未示出)。
第一抗反射膜及第二抗反射膜可在增加對處於特定波長下的光的吸收的同時降低光的反射率。另外,第一抗反射膜及第二抗反射膜可增強與存在於矽基板10的表面上的矽的接觸效率,從而提高太陽能電池效率。因此,第一抗反射膜及第二抗反射膜可包含反射較少的光且表現出電絕緣的材料。此外,第一抗反射膜及第二抗反射膜可具有不平的表面,或者可具有與形成於基板上的紋理化結構的形式相同的形式。在此種情形中,可減少入射光的反射損失(return loss)。
第一抗反射膜及第二抗反射膜可包括以下中的至少一者:例如氧化物,包括氧化鋁(Al2

)、氧化矽(SiO2
)、氧化鈦(TiO2
或TiO4
)、氧化鎂(MgO)、氧化鈰(CeO2

可藉由例如原子層沈積(atomic layer deposition,ALD)、真空沈積、大氣壓力化學氣相沈積、電漿增強型化學氣相沈積等來形成抗反射膜。
在一個實施例中,抗反射膜可藉由電漿增強型化學氣相沈積(plasma enhanced chemical vapor deposition,PECVD)由氮化矽(SiNx
)等形成。再舉例而言,抗反射膜可藉由原子層沈積(ALD)由氧化鋁(Al2
O3
)等形成。
在一個實施例中,第一抗反射膜可形成於矽基板10的前表面上,且可具有單層結構或多層結構。

在形成抗反射膜之後,可形成電性連接至n型射極層12的前電極23以及電性連接至p型基板11的後電極21。前電極23容許由n型射極收集的電子向前電極23移動。後電極21與p型基板電性連通,且充當電流所流經的路徑。
在此實施例中,前電極23及後電極21可由用於太陽能電池電極的組成物形成。
舉例而言,用於太陽能電池電極的組成物可藉由印刷沈積於PN接面的背面上。然後,藉由在約200℃至約400℃下乾燥約10秒至60秒來執行製備後電極的初步製程。此外,可藉由將用於太陽能電池電極的組成物印刷於PN接面基板的前表面上然後對經印刷組成物進行乾燥來執行用於製備前電極的初步製程。接著,可藉由在約400℃至約950℃下、例如在約750℃至約950℃下烘烤約30秒至180秒來形成前電極及後電極。
當根據本發明此實施例的前電極或後電極是由以下闡述的用於太陽能電池電極的組成物形成時,矽基板儘管具有凸起部分,仍可表現出與電極的良好黏附性,從而提供在接觸電阻、串聯電阻等方面進一步改善的性質。用於太陽能電池電極的組成物
根據本發明的用於太陽能電池電極的組成物包含導電粉、有機載體及玻璃轉變溫度(Tg)為150℃至450℃的玻璃料。
現在,將更詳細地闡述根據本發明的用於太陽能電池電極的組成物的每一組分。導電粉
根據本發明的用於太陽能電池電極的組成物可包含銀(Ag)粉作為導電粉。銀粉可具有奈米級粒度或微米級粒度。舉例而言,銀粉可具有數十奈米至數百奈米的平均粒徑或數微米至數十微米的平均粒徑。作為另一選擇,銀粉可為具有不同粒度的二或更多種銀粉的混合物。
銀粉可具有例如球形顆粒形狀、薄片顆粒形狀或非晶顆粒形狀等。
可在經由超音波作用在25℃下將導電粉分散在異丙醇(isopropyl alcohol,IPA)中達3分鐘之後,利用例如型號1064D(西萊斯有限公司(CILAS Co., Ltd.))來量測所述平均粒徑。以用於太陽能電池電極的組成物的總重量計,可存在約60重量%至約95重量%的量的導電粉。在此範圍內,所述組成物可減小太陽能電池電極的電阻,藉此提高太陽能電池的轉換效率。另外,所述組成物可易於製備成膏形式。具體而言,以用於太陽能電池電極的組成物的總重量計,可存在60重量%至95重量%的量的銀粉。在此範圍內,所述組成物可提高太陽能電池的轉換效率且可易於製備成膏形式。玻璃料
玻璃料用以藉由在用於太陽能電池電極的組成物的烘烤製程期間對抗反射層進行蝕刻並對導電粉進行熔融而在射極區中形成銀晶粒。此外,玻璃料會改善導電粉與晶圓的黏附性,且在烘烤製程期間被軟化以降低烘烤溫度。
玻璃料可具有150℃至450℃、尤其是180℃至400℃的玻璃轉變溫度(Tg)。在此範圍內,所述組成物可很好地沈積於具有凸起部分的矽基板上,且可與基板具有良好的黏附性,藉此進一步改善例如接觸電阻及串聯電阻等電性質。若玻璃料的玻璃轉變溫度(Tg)低於150℃,則所述組成物會散開且因此難以形成為電極,而若玻璃料的玻璃轉變溫度(Tg)超過450℃,則所述組成物無法充分地滲入凸起部分之間的空間且因此與基板具有低的黏附性,因而具有不佳的電性質。
玻璃料可具有300℃至650℃、尤其是300℃至600℃的結晶溫度(Tc)。另外,玻璃料可具有350℃至700℃、尤其是350℃至650℃的熔點(Tm)。當玻璃料的結晶溫度(Tc)及熔點(Tm)落在該些範圍內時,由此組成物形成的電極與矽基板可具有進一步改善的黏附性。
玻璃料可包含以下中的至少一者:碲(Te)、鋰(Li)、鋅(Zn)、鉍(Bi)、鉛(Pb)、鈉(Na)、磷(P)、鍺(Ge)、鎵(Ga)、鈰(Ce)、鐵(Fe)、矽(Si)、鎢(W)、鎂(Mg)、鉬(Mo)、銫(Cs)、鍶(Sr)、鈦(Ti)、錫(Sn)、銦(In)、釩(V)、鋇(Ba)、鎳(Ni)、銅(Cu)、鉀(K)、砷(As)、鈷(Co)、鋯(Zr)、錳(Mn)、鋁(Al)及硼(B)。玻璃料可由所述至少一種元素金屬的氧化物形成。
舉例而言,玻璃料可包括選自以下中的至少一種:Bi-Te-O玻璃料、Pb-Bi-O玻璃料、Pb-Te-O玻璃料、Te-B-O玻璃料、Te-Ag-O玻璃料、Pb-Si-O玻璃料、Bi-Si-O玻璃料、Te-Zn-O玻璃料、Bi-B-O玻璃料、Pb-B-O玻璃料、Bi-Mo-O玻璃料、Mo-B-O玻璃料及Te-Si-O玻璃料。在此種情形中,由所述組成物形成的太陽能電池電極可在各電性質之間表現出良好的均衡。
可藉由此項技術中已知的任何合適的方法來製備玻璃料。舉例而言,可藉由以下方式來製備玻璃料:利用球磨機或行星式磨機將上述組分進行混合,在900℃至1300℃下對所述混合物進行熔融,並將所述經熔融混合物驟冷至25℃,然後利用碟磨機、行星式磨機等將所獲得的產物粉碎。玻璃料可具有0.1微米至10微米的平均粒徑(D50)。
以用於太陽能電池電極的組成物的總重量計,可存在0.1重量%至20重量%、尤其是0.5重量%至10重量%的量的玻璃料。在此範圍內,玻璃料可確保在各種片電阻下PN接面的穩定性、使電阻最小化以及最終提高太陽能電池的效率。有機載體
有機載體藉由與用於太陽能電池電極的組成物的無機組分進行機械混合而對所述組成物賦予適合於印刷的黏度及流變特性。
有機載體可為用於太陽能電池電極的組成物中所用的任何典型有機載體,且一般而言可包含黏合劑樹脂、溶劑等。
黏合劑樹脂可為丙烯酸酯樹脂或纖維素樹脂。一般使用乙基纖維素作為所述黏合劑樹脂。另外,黏合劑樹脂可為乙基羥乙基纖維素、硝基纖維素、乙基纖維素與酚樹脂的摻合物、醇酸樹脂、酚樹脂、丙烯酸酯樹脂、二甲苯樹脂、聚丁烷樹脂、聚酯樹脂、脲樹脂、三聚氰胺樹脂、乙酸乙烯酯樹脂、木松香、醇的聚甲基丙烯酸酯等。
溶劑可包括以下中的至少一種:例如己烷、甲苯、乙基溶纖劑、環己酮、丁基溶纖劑、丁基卡必醇(二乙二醇單丁醚)、二丁基卡必醇(二乙二醇二丁醚)、丁基卡必醇乙酸酯(二乙二醇單丁醚乙酸酯)、丙二醇單甲醚、己二醇、萜品醇、甲基乙基酮、苯甲醇、γ-丁內酯、乳酸乙酯、及其混合物。
在用於太陽能電池電極的組成物中,可存在1重量%至30重量%的量的有機載體。在此範圍內,有機載體可對所述組成物提供足夠的黏著強度及良好的可印刷性。添加劑
根據本發明的用於太陽能電池電極的組成物可視需要更包含任何典型添加劑以增強流動性、可處理性及穩定性。添加劑可包括分散劑、觸變劑、塑化劑、黏度穩定劑、消泡劑、顏料、紫外線(UV)穩定劑、抗氧化劑、偶合劑等。這些可單獨使用或作為其混合物形式使用。以用於太陽能電池電極的組成物的總重量計,可存在0.1重量%至5重量%的量的添加劑,但所述添加劑的含量可視需要進行改變。
接下來,將參照實例來更詳細地闡述本發明。然而,應注意提供該些實例僅用於說明,而不應理解為以任何方式限制本發明。
另外,為清晰起見,將省略對熟習此項技術者顯而易見的細節的說明。實例 1
作為有機黏合劑,將1.6重量%的乙基纖維素(STD4,陶氏化學公司(Dow Chemical Company))在60℃下充分溶解於5.1重量%的丁基卡必醇中,並接著向黏合劑溶液中添加了88.9重量%的平均粒徑為2.0微米的球形銀粉(AG-4-8,同和高科技有限公司(Dowa Hightech Co., Ltd.))、3.1重量%的平均粒徑為1.0微米的Pb-Te-O玻璃料(Tg:275℃,Tc:410℃,Tm:530℃)、0.5重量%的分散劑(BYK102,畢克化學公司(BYK-chemie))及0.8重量%的觸變劑(塞特羅(Thixatrol)ST,海名斯有限公司(Elementis Co., Ltd.)),然後在3輥捏合機中進行混合及捏合,藉此製備用於太陽能電池電極的組成物。
藉由以預定圖案進行網版印刷然後在紅外(IR)乾燥爐中進行乾燥而將組成物沈積至矽基板的(凸起部分的(平均)數目:9)的前表面上。在帶型(belt-type)烘烤爐中在600℃至900℃下將根據此步驟而形成的電池烘烤了60秒至210秒,藉此製作太陽能電池。實例 2 至實例 6 及比較例 1 至比較例 4
(1)凸起部分的數目:利用在實例及比較例中製作的太陽能電池中的每一者的截面的電子顯微鏡影像將每5微米長度高度(h)為50奈米或大於50奈米的凸起部分的數目量測十次,然後對所得值求平均。結果示於表1中。
(2)串聯電阻(Rs,歐姆)、填充因數(%)及效率(%):藉由以預定圖案進行網版印刷然後在紅外乾燥爐中進行乾燥,將在實例及比較例中製備的用於太陽能電池電極的組成物中的每一者沈積至晶圓的前表面上。接著,將鋁膏印刷至晶圓的背面上並以與以上相同的方式進行了乾燥。將根據此步驟而形成的電池在400℃至900℃下在帶型烘烤爐中烘烤了30秒至180秒,並接著使用太陽能電池效率測試儀CT-801(帕桑有限公司(Pasan Co., Ltd.))對串聯電阻(Rs,歐姆)、填充因數(FF,%)及轉換效率(Eff,%)進行了評量。結果示於表2中。表 2
如表2所示,可以看出凸起部分的數目及玻璃料的玻璃轉變溫度落在本文所述範圍內的實例1至實例6的太陽能電池具有優異的串聯電阻(Rs),且因此具有高填充因數(FF)及轉換效率。
相反地,其中玻璃料的玻璃轉變溫度低於本文所述範圍的比較例1的太陽能電池因在Si與Ag電極之間形成厚玻璃層(即,絕緣體)而具有高串聯電阻(Rs),且其中玻璃料的玻璃轉變溫度超出本文所述範圍的比較例2的太陽能電池因差的流動性且因此差的ARC蝕刻效能而具有高串聯電阻(Rs)。
另外,矽基板的凸起部分的數目少於本文所述範圍的比較例3至比較例4的太陽能電池具有高串聯電阻(Rs)以及因此低轉換效率(Eff.)。

Claims (4)
- 一種太陽能電池,包括:矽基板;以及電極,形成於所述矽基板上,其中所述矽基板形成有每5微米長度至少5個截面高度(h)為50奈米或大於50奈米的凸起部分,且所述電極是由用於太陽能電池電極的組成物形成,所述用於太陽能電池電極的組成物包含導電粉、有機載體及玻璃料,其中所述玻璃料具有175℃至445℃的玻璃轉變溫度(Tg)、267℃至505℃的結晶溫度(Tc)以及395℃至668℃的熔點(Tm),且其中所述玻璃料為Bi-Te-O玻璃料、Pb-Te-O玻璃料、Te-Ag-O玻璃料、Pb-Si-O玻璃料或Mo-B-O玻璃料。
- 如申請專利範圍第1項所述的太陽能電池,其中所述玻璃料具有0.1微米至10微米的粒徑。
- 如申請專利範圍第1項所述的太陽能電池,其中所述用於太陽能電池電極的組成物包括:60重量%至95重量%的所述導電粉;0.1重量%至20重量%的所述玻璃料;以及1重量%至30重量%的所述有機載體。
- 如申請專利範圍第1項所述的太陽能電池,其中所述用於太陽能電池電極的組成物更包含選自以下中的至少一種添加劑:分散劑、觸變劑、塑化劑、黏度穩定劑、消泡劑、顏料、紫外線穩定劑、抗氧化劑及偶合劑。
