Description

Membrane structure, film storage body and fixing method

The present invention relates to a surface film structure, a film storage body, and a fixing method.

In the manufacturing steps of LSI (Large Scale Integration), thin film transistors for flat panel displays, color filters, etc., it is necessary to protect the dust from a photomask or a reticle (hereinafter referred to as a "mask"). . As the dustproof mechanism, a structure called a film structure is widely used. The film structure generally includes a frame and a polymer film (hereinafter referred to as "film of the film"). The film of the surface film is, for example, a transparent film having a thickness of 10 μm or less formed of nitrocellulose or a cellulose derivative, a fluoropolymer or the like. The film structure system is configured by attaching a film of a film to one end surface of the frame, and covering the inside of the frame by the film of the film. An adhesive layer for adhering the film structure to the mask or the like is provided on the other end surface of the frame. Such a film structure is generally supplied to the manufacturer of the mask or the like by the manufacturer of the film structure. The manufacturer of the mask or the like fixes the film structure to the mask or the like by adhering the adhesive layer to the mask or the like. Therefore, the manufacturer of the film structure body supplies the film structure to the manufacturer of the mask or the like in a state in which the adhesive layer is adhered to the adhesive layer to protect the adhesive layer. . The manufacturer of the mask or the like peels off the protective film of the supplied film structure and exposes the adhesive layer of the frame, whereby the film structure can be adhered to the mask or the like on the adhesive layer. In addition, the film structure is transported in a state of being sealed to the storage container in order to prevent damage or adhesion of foreign matter to the film of the surface film or the like. The film structure must be reliably fixed inside the container without bringing the film of the frame or the film into contact with the container. In order to meet such a request, Patent Document 1 proposes a configuration in which a film structure is fixed to a storage container using an adhesive tape. Specifically, in this configuration, the protective film is formed with a plurality of beads, and the tape is attached so as to straddle the tray and the tray of the container, whereby the protective film of the film structure can be fixed to the tray. When the film structure is taken out from the container, a force is applied to the film structure from the tray. Thereby, the protective film can be peeled off from the adhesive layer while the protective film is fixed to the tray, and the adhesive layer of the frame can be exposed. In other words, the removal of the film structure from the storage container and the peeling of the protective film can be simultaneously performed. When the film structure is taken out from the container, it is necessary to apply a force to the film structure by pulling it from the tray, and first, an end portion to start peeling is formed between the adhesive layer and the protective film (hereinafter, This end is called the "peeled end"). After the formation of the peeling end, the peeling of the self-adhesive layer in the protective film can be extended from the peeling end by further applying a force to the film structure, thereby peeling off the entire protective film from the adhesive layer. Hereinafter, embodiments of the present invention will be described with reference to the accompanying drawings. In the drawings, the same components are denoted by the same reference numerals, and the repeated description is omitted. [First Embodiment] First, the outline of the film structure 1 of the first embodiment will be described with reference to Figs. 1 and 2 . Fig. 1 is a front view showing the film structure 1. Figure 2 is a cross-sectional view showing a section II-II of Figure 1. Fig. 1 is a view showing the surface structure 1 of the tray 91 fixed to the storage container 9 described below, and the lid 92 of the storage container 9 is omitted. This film structure 1 is a device for performing dust prevention such as a photomask in the photolithography method. The film structure 1 includes a frame 2, a film 3 of a film, and a protective film 4. As shown in FIG. 1, the frame 2 has two long side members 21 and two short side members 22, respectively. The long side member 21 and the short side member 22 are members formed of an aluminum alloy and extending linearly in a rod shape. The two long side members 21 are arranged in parallel with each other at intervals, and similarly, the two short side members 22 are also arranged in parallel with each other at intervals. The long side member 21 and the short side member 22 are connected to the end portions at substantially right angles to each other. Thereby, the outer shape of the frame 2 is rectangular in front view. The size of the frame 2 is determined based on the size of the mask or the like. For example, the length of the long side member 21 is 1700 mm or more, the length of the short side member 22 is 1500 mm or more, and the opening area is 1000 cm 2 or more. Further, for ease of understanding, as shown in FIG. 1, the direction in which the long side member 21 of the frame 2 extends is defined as the X direction, and the direction in which the short side member 22 extends is referred to as the Y direction, and the X direction and The direction in which the Y direction is orthogonal is defined as an orthogonal coordinate in the Z direction. Also shown in Fig. 2 is a coordinate corresponding to the orthogonal coordinate. As shown in FIG. 2, an adhesive layer 24 is provided on the end surface of the casing 2 on the -Z direction side. The adhesive layer 24 is disposed over the entire circumference of the end face. As described below, the adhesive layer 24 is used for adhesion to a photomask or the like. The film 3 of the film is, for example, a film formed of nitrocellulose, a cellulose derivative, a fluoropolymer or the like. The film 3 of the surface film has a thickness of 10 μm or less and is formed by sufficiently transmitting light emitted from the light source in the photolithography method. As shown in FIG. 2, the film 3 of the surface film is interposed between the adhesive 23 and the end surface of the frame 2 on the Z direction side, and covers the inside of the frame 2. The protective film 4 is formed of, for example, a resin material such as polyethylene terephthalate or polyethylene. The protective film 4 is a film having a thickness of about 30 μm to 500 μm and has flexibility. As shown in FIG. 1, the protective film 4 has one protection part 41 and eight crimping edges 5. The protection portion 41 presents a frame shape corresponding to the housing 2 . The bead 5 is formed to extend radially from the outer periphery of the protective portion 41. That is, each of the beads 5 is disposed at a distance from each other and is formed to protrude from the protection portion 41. As shown in FIG. 2, the protective film 4 is attached to the adhesive layer 24 of the frame 2 at the protective portion 41. Thereby, the entire circumference of the adhesive layer 24 is covered by the protective portion 41, and dust can be prevented from adhering to the adhesive layer 24. The adhesive force of the adhesive layer 24 is protected by being covered by the protective portion 41. Moreover, the adhesive layer 24 can be exposed by peeling off the protective film 4, and the adhesive force which is always protected can be exhibited. The bead 5 can be disposed to extend toward the outside of the casing 2 by adhering the protective portion 41 to the adhesive layer 24. The film structure 1 configured as described above is conveyed in a state of being sealed to the storage container 9. Next, the outline of the storage container 9 will be described with reference to FIGS. 1 and 2 . As shown in FIG. 2, the storage container 9 has a tray 91 and a lid 92. The tray 91 and the lid 92 are formed of, for example, a resin material such as polyethylene terephthalate, acrylonitrile-butadiene-styrene, acrylic, polycarbonate, or polyvinyl chloride. The respective ends of the tray 91 and the lid 92 are held by the jig 93 in the Z direction to be fixed to each other. The center portions of the tray 91 and the lid 92 are provided with a gap in the Z direction. This gap is a storage space 90 in which the membrane structure 1 is placed. The film structure 1 disposed in the housing space 90 is fixed to the tray 91. In the fixation of the membrane structure 1, a fixing member such as an adhesive tape 8 is used. The tape 8 has a belt shape, and may be formed of, for example, a resin material such as polyethylene, polypropylene, polyethylene terephthalate, or polyvinyl chloride, or a non-woven fabric. An adhesive having adhesiveness is provided on one side of the tape 8. As the paste, for example, an acrylic or polyvinyl alcohol can be used. The film structure 1 is disposed on a fixing surface 911 in which the central portion of the tray 91 is raised. The tape 8 is attached so that the surface on which the paste is provided faces the fixing surface 911 side, and as shown in FIG. 1, across the pressing edge 5 of the protective film 4 and the fixing surface 911 of the tray 91. Thereby, the film structure 1 is fixed to the fixing surface 911 of the protective film 4 with respect to the tray 91. The film structure 1 fixed in this manner is in contact with the container 9 only by the protective film 4. That is, it is not necessary to bring the film 2 of the frame 2 or the film into contact with the storage container 9. Therefore, when the storage container 9 in which the film structure 1 is accommodated is conveyed, the film 2 of the frame 2 or the surface film is not scratched by the storage container 9 by vibration. Thereby, no new dust is generated in the storage space 90. The removal of the membrane structure 1 from the storage container 9 is carried out in an environment that maintains high air cleanliness. In this environment, first, the jig 93 is detached from the ends of the tray 91 and the lid 92. Then, the lid 92 is separated from the tray 91, and the film structure 1 fixed to the tray 91 is exposed. Further, the specific jig is fixed to the frame 2 of the film structure 1 and the tray 91, and the frame 2 is biased in the Z direction by the jig. That is, a force is applied to the frame 2 so as to be pulled away from the tray 91. Thereby, the force acts on the protective film 4 attached to the adhesive layer 24 of the frame 2 in such a manner that the tray 91 is pulled apart. However, as described above, since the tape 8 is attached so as to extend over the bead 5 of the protective film 4 and the fixing surface 911 of the tray 91, the protective film 4 is always fixed to the fixing surface 911. As a result, the force acts to pull the adhesive layer 24 of the frame 2 and the protective portion 41 of the protective film 4 apart. This force acts intensively on the portion of the entire circumference of the protection portion 41 where the bead 5 is formed. As a result, a peeling end (not shown) is formed in the vicinity of the portion where the bead 5 is formed. After the formation of the peeling end, the surface of the protective portion 41 of the protective film 4 can be peeled off by the force applied to the frame 2, and the entire protective film 4 can be peeled off from the adhesive layer 24. At the same time, the film structure 1 (in which the protective film 4 has been peeled off) is taken out from the container 9 and the protective film 4 is peeled off. The adhesive film 4 can be peeled off to exert the adhesive force of the adhesive layer 24, and the film structure 1 can be adhered to the mask or the like in the adhesive layer 24. The film structure 1 is covered with an image pattern formed on a mask or the like by the film 3 of the surface film. Thereby, in the photolithography method, it is possible to perform dustproofing of a photomask or the like. According to the film structure 1, the film structure 1 can be attached to the container 9 by attaching the tape 8 so as to straddle the bead 5 of the protective film 4 and the container 9. The eight presser edges 5 are integrally formed with the protective portion 41 attached to the adhesive layer 24 of the frame 2, and are formed to extend radially outward of the frame body 2. This can be extended by the bead 5 in such a manner as to ensure a range in which the bead 5 can be fixed with respect to the container 9 . As a result, the film structure 1 can be surely fixed to the storage container 9. Further, the bead 5 can be partially formed by forming the eight bead 5 so as to radially extend toward the outside of the casing 2. The protective film 4 between the adjacent beads 5 and 5 is not fixed to the storage container 9. When the film structure 1 configured in this manner is applied with a force pulled away from the container 9, the force is concentrated on the portion where the bead 5 is formed between the adhesive layer 24 and the protective film 4. As a result, when the film structure 1 is taken out from the storage container 9, the peeling end can be easily formed. Further, in order to easily form the peeling end, it is preferable that the distance between adjacent beads 5 and 5 (the length of the portion of the protective film 4 that is not fixed to the container 9) is long, preferably set to 200 mm. The above is preferably set to 250 mm or more, preferably set to 300 mm or more, preferably set to 350 mm or more, preferably set to 400 mm or more, preferably set to 410 mm or more, preferably It is set to 420 mm or more, preferably set to 430 mm or more, preferably set to 440 mm or more, preferably set to 450 mm or more, preferably set to 460 mm or more, preferably set to 470 mm or more. Preferably, it is set to 480 mm or more, preferably set to 490 mm or more, preferably set to 500 mm or more, preferably set to 520 mm or more, preferably set to 540 mm or more, preferably set. It is 560 mm or more, preferably 580 mm or more, and preferably 600 mm or more. The upper limit is not particularly limited, and the distance may be 2000 mm or less, or may be 1500 mm or less. In order to easily form the peeling end, it is preferable that the crimping edge 5 is smaller with respect to one side of the protective film 4. If there is less pressing edge with respect to one side of the protective film 4, when the film 3 of the film is pulled from the tray 91, the protective film 4 is moved upward, so that a plurality of the adhesives can be inclined with respect to the reticle The portion to be stretched is thereby easily peeled off. When the length of one side of the protective film 4 is Lp, and the total length of the portion of the side edge 5 of the protective film 4 fixed to the surface film storage body by the fixing member is La, La/Lp The value is preferably 7.0% or less, preferably 6.0% or less, preferably 5.0% or less, and more preferably 4.0% or less. The lower limit of the value of the La/Lp is not particularly limited as long as the protective film 4 can be fixed to the storage container 9, and may be 1.0% or more, or 2.0% or more. In other words, according to the above configuration, the film structure 1 can be surely fixed to the storage container 9 and the film structure 1 can be taken out from the container 9 easily. However, if the force is concentrated on the portion where the bead 5 is formed, the bead 5 is pulled out from the tape 8, and the protective film 4 cannot be kept fixed to the storage container 9 at all times. When the protective film 4 cannot be fixed to the storage container 9, when the film structure 1 is taken out from the storage container 9, the protective film 4 cannot be peeled off from the adhesive layer 24. In response to such a problem, the film structure 1 prevents the crimp 5 from being pulled out from the tape 8 by designing the shape of the bead 5 of the protective film 4. Next, the bead 5 will be described in detail with reference to FIGS. 3 and 4. 3 and 4 are enlarged views of a portion III of Fig. 1. 3 shows a state in which the force at the time of taking out is not applied to the film structure 1, and FIG. 4 shows a state in which a force at the time of taking out is applied to the film structure 1. As described above, the protective film 4 has eight beads 5, but the basic shapes of the beads 5 are the same. Therefore, one bead 5 shown in the third portion of Fig. 1 will be described here, and the description of the other bead 5 will be omitted. The bead 5 has a base end portion 51 and an anchor portion 52. The proximal end portion 51 is connected to the protective portion 41 by the one end portion 511. The base end portion 51 is a direction substantially perpendicular to the direction in which the protective portion 41 extends in the direction in which the frame body 2 extends (the X direction in the example shown in FIG. 3) from the protective portion 41 to which the base end portion 51 is attached ( In the example shown in Fig. 3, the Y direction is extended to form. The dimension of the width of the base end portion 51 (the example shown in Fig. 3 is the dimension in the X direction) W1 is about 15 mm. Further, the length L1 of the proximal end portion 51 protruding from the protective portion 41 is approximately 20 mm. The anchor portion 52 is connected to the end portion 512 of the proximal end portion 51. The anchor portion 52 is perpendicular to the direction in which the bead 5 having the anchor portion 52 extends (the Y direction in the example shown in FIG. 3) (the X direction in the example shown in FIG. 3) Formed by extension. The dimension of the width of the anchor portion 52 (the dimension in the X direction in the example shown in Fig. 3) W2 is about 30 mm. Further, the length L2 of the anchor portion 52 protruding from the end portion 512 of the proximal end portion 51 is about 5 mm. The anchor portion 52 has a width larger than the width of the base end portion 51 from the viewpoint of easily forming the peeling end. Further, the dimension W1 of the width of the base end portion 51 is 10% or more of the dimension W2 of the width of the anchor portion 52. The dimension W1 of the width of the base end portion 51 may be 20% or more of the dimension W2 of the width of the anchor portion 52, may be 30% or more, or may be 40% or more. Further, the width of the end portion 512 of the proximal end portion 51 gradually increases from the protective portion 41 toward the anchor portion 52. Further, the width W1 of the width of the base end portion 51 is preferably 90% or less, preferably 80% or less, and preferably 70% or less of the dimension W2 of the width of the anchor portion 52, from the viewpoint of easily forming the peeling end. Preferably, it is 60% or less. Further, from the viewpoint of easily forming the peeling end, the width W1 of the width of the base end portion 51 is preferably small, preferably 60 mm or less, preferably 55 mm or less, preferably 50 mm or less, preferably 45 mm or less, preferably 40 mm or less, preferably 35 mm or less, preferably 30 mm or less, preferably 25 mm or less, preferably 20 mm or less, preferably 15 mm or less, preferably 10 or less Below mm. The lower limit of the dimension W1 is not particularly limited, but may be 3 mm or more, and may be 5 mm or more. Further, the dimension W2 of the width of the anchor portion 52 is preferably larger than the width of the base end portion 51 from the viewpoint of easily forming the peeling end. The width W2 of the anchor portion 52 may be 10 mm or more, 20 mm or more, 30 mm or more, 40 mm or more, 50 mm or more, or 60 mm or more. It can also be 70 mm or more. When the film structure 1 is fixed to the tray 91 of the storage container 9, the tape 8 is attached as shown in FIG. The tape 8 is attached so as to straddle the base end portion 51 of the bead 5 and the fixing surface 911 of the tray 91. Specifically, the tape 8 is formed to cross the base end portion 51 in the X direction, and the center portion thereof is attached to the base end portion 51, and both end portions are attached to the fixing surface 911. The tape 8 is disposed such that the end portion 81 on the Y-direction side is spaced apart from the end portion 521 on the Y-direction side of the anchor portion 52 by a predetermined interval or is in contact with the end portion 521. When the film structure 1 is taken out from the storage container 9, when a force is applied to the frame 2 so as to be pulled away from the tray 91, the force also acts on the protective film 4 attached to the adhesive layer 24 of the frame 2. This force acts as shown by an arrow F11 in FIG. 4 to pull the bead 5 of the protective film 4 in the -Y direction. When the protective film 4 is moved in the -Y direction, as shown in FIG. 4, the end portion 521 of the anchor portion 52 abuts against the end portion 81 of the tape 8. Thereby, the anchor portion 52 is biased at its end portion 521 from the end portion 81 of the tape 8 as indicated by an arrow F12. The bead 5 resists the force acting in a manner of being pulled out from the tape 8 by the force indicated by the arrow F12. As a result, it is possible to prevent the bead 5 from being pulled out from the tape 8. The anchor portion 52 is formed to extend in a direction perpendicular to a direction in which the bead having the anchor portion 52 extends. According to this configuration, the range in which the anchor portion 52 abuts against the end portion 81 of the tape 8 can be increased, and the bead 5 can be surely prevented from being pulled out from the tape 8. Further, the width of the end portion 512 of the proximal end portion 51 gradually increases from the protecting portion 41 toward the anchor portion 52. According to this configuration, the stress concentration between the end portion 512 of the proximal end portion 51 and the anchor portion 52 connected to the end portion 512 can be alleviated. As a result, even when a force is applied to the casing 2 so as to be pulled away from the tray 91, the end portion 512 of the proximal end portion 51 and the anchor portion 52 can be prevented from being broken. Further, the dimension W1 of the width of the base end portion 51 is 40% or more of the dimension W2 of the width of the anchor portion 52. According to this configuration, when the tape 8 is attached so as to straddle the base end portion 51 and the storage container 9, even if a force is applied to the film structure 1 so as to be pulled away from the container 9, the base end can be prevented. The break of the part 51. As a result, when the film structure 1 is taken out from the storage container 9, the protective film 4 can be reliably fixed to the storage container 9 at all times. [Second Embodiment] Next, the film structure 10 of the second embodiment will be described with reference to Figs. 5 and 6 . 5 and 6 are enlarged views of the film structure 10, and show portions corresponding to the portion III of Fig. 1 in the film structure 10. The film structure 10 is used for dustproofing of a mask or the like as in the first embodiment. The shape of the bead structure 6 in the film structure 10 is different from that of the first embodiment. In the configuration of the film structure 10, the same components as those in the first embodiment are denoted by the same reference numerals, and the description thereof will be appropriately omitted. The bead 6 of the film structure 10 has a base end portion 61 and an anchor portion 62. The proximal end portion 61 is connected to the protective portion 41 at one end portion 611. The base end portion 61 is formed in a direction from the protective portion 41 to which the base end portion 61 is connected, and is substantially perpendicular to the direction in which the protective portion 41 extends in the direction in which the frame body 2 extends (the X direction in the example shown in FIG. 5). (extending in the Y direction in the example shown in Fig. 5). The anchor portion 62 is coupled to the end portion 612 of the proximal end portion 61. The anchor portion 62 is formed in a direction perpendicular to the direction in which the bead 6 having the anchor portion 62 extends (the Y direction in the example shown in FIG. 5) (the X direction in the example shown in FIG. 5) ) extended. Further, the anchor portion 62 is formed with two slits 63. Each slit 63 extends from the end portion 622 on the -Y direction side of the anchor portion 62 in a direction in which the bead 6 of the anchor portion 62 extends (in the example shown in Fig. 5). The two slits 63 are spaced apart from each other by a distance equal to the width of the base end portion 61. By forming such a slit 63, the anchor portion 62 can be used to lift the two movable portions 621 or to restore the movable portion 621 which is turned up, as indicated by an arrow A1 in FIG. When the film structure 10 is fixed to the tray 91 of the storage container 9, the tape 8 is attached as shown in Fig. 6(A). The tape 8 is attached to the base end portion 61 and the fixing surface 911 of the tray 91 in a state where the movable portion 621 of the bead 6 is turned up as shown by an arrow A2. Specifically, the tape 8 is attached to the base end portion 61 in the X direction, and the center portion thereof is attached to the base end portion 61, and both end portions are attached to the fixing surface 911. After the tape 8 is attached, the movable portion 621 which is turned up is restored in the manner shown by an arrow A3 in Fig. 6(B). Thereby, the base end portion 61 is disposed between the tape 8 and the fixing surface 911, and the movable portion 621 is disposed closer to the Z direction than the tape 8 . At this time, the tape 8 is disposed such that the end portion 81 on the Y-direction side is spaced apart from the end portion 631 of each slit 63 by a predetermined interval or is in contact with the end portion 631. When the film structure 10 is taken out from the storage container 9, when a force is applied to the frame 2 so as to be pulled away from the tray 91, the force acts on the protective film 4 attached to the adhesive layer 24 of the frame 2. This force acts as shown by an arrow F21 in Fig. 6(C) to pull the bead 6 of the protective film 4 in the -Y direction. When the protective film 4 moves in the -Y direction, the end portion 631 of each slit 63 abuts against the end portion 81 of the tape 8. Thereby, the anchor portion 62 is urged from the end portion 631 of each slit 63 from the end portion 81 of the tape 8 as indicated by an arrow F22. The bead 6 is opposed to the force acting in a manner of being pulled out from the tape 8 by the force indicated by the arrow F22. As a result, it is possible to prevent the bead 6 from being pulled out from the tape 8. The embodiments described above are for easy understanding of the inventors and are not intended to limit the invention. The respective elements, arrangements, materials, conditions, shapes, dimensions, and the like of the embodiments are not limited to the examples, and can be appropriately changed. Further, the configurations shown in the different embodiments may be partially replaced or combined with each other. For example, a through hole penetrating the base end portions 51 and 61 in the Z direction may be formed in the central portion of the base end portions 51 and 61 of the pressurizing edges 5 and 6. The shape of the through hole can be various, such as a circular shape or a square shape. In this case, the tape 8 attached to the base end portions 51 and 61 is attached to the fixing surface 911 of the tray 91 via the through hole. That is, the tape 8 is attached to the fixing surface 911 not only at both end portions but also at the center portion. According to this configuration, the protective film 4 can be further reliably fixed to the fixing surface 911. Further, the fixing member is not limited to the tape 8, and a screw or a bolt or the like may be used. However, it is optimal for the tape from the viewpoint of easily forming the peeling end. Further, three or more press edges may be provided along one side of the protective film 4 or one side of the frame, or four or more press edges may be provided, or five or more press edges may be provided, or may be provided. More than 6 pressure edges. Further, three or more fixing members may be provided along one side of the protective film 4 or one side of the frame, or four or more fixing members may be provided, or five or more fixing members may be provided, or may be provided. More than 6 pressure edges.
