Abstract

This is manufacturing method of memory cell capacitor for dynamic random access memory (DRAM) in semiconductor device. The method includes forming store node, which is self-aligned with the lower store node contact window opening. A first isolation layer is formed on a semiconductor substrate with a device region. A first material layer, a second isolation and a second material layer determine the store node height is sequentially formed. The first and second material layers correspond to the first and second isolation layers with etch selectivity. By using a first mask pattern to form a first opening, a first opening is formed in the second material layer and the portion from the second isolation layer to the first material layer. The first opening defines the store node region. A second opening is formed in the first material layer and the portion from the first isolation layer to the device region. An opening portion, which is smaller than the first region, is formed by using the second mask pattern to allow the first opening to self-align with the second opening. Additionally, the spacer wall on the first opening is used as a mask to form the second opening.
