В кварцевом реакторе в атмосфере водорода с точкой росы около -80°C проводили предварительный отжиг расплавов галлия с дополнительными примесями (гомогенизацию) для растворения всех компонентов шихты в расплавах и образования растворов-расплавов требуемого состава в течение 70 минут при температуре 950°C и потоке водорода через реактор 3 л/мин, после чего систему охлаждали до температуры 920°C, при которой первый раствор-расплав приводили в контакт с подложками GaAs p+-типа проводимости и начинали кристаллизацию буферного эпитаксиального слоя p-типа проводимости толщиной 8-11 мкм с концентрацией носителей около 5⋅1016 см-3, путем принудительного охлаждения ростовой системы со скоростью около 0.7°C/мин. Затем при температуре 915°C производили смену растворов-расплавов. Из второго раствора-расплава выращивали основной эпитаксиальный слой с высокоомной i-областью до температуры 850°C, где опять производили смену растворов-расплавов. Толщина эпитаксиального слоя с высокоомной областью составляла 100-110 мкм. Далее в интервале температур 850-845°C из третьего раствора-расплава выращивали контактный n+-слой толщиной 3.5-4.5 мкм с концентрацией носителей (1.5-2.0)⋅1018 см-3. После этого очередной сменой раствора-расплава эпитаксию прекращали, систему охлаждали до комнатной температуры. Графитовую кассету разгружали, полученные структуры химически отмывали от остатков раствора-расплава по стандартной технологии. Из полученных эпитаксиальных структур GaAs-GaAlAs были изготовлены диоды с использованием стандартных методов фотолитографии, травления, напыления и вжигания контактов. Измерения характеристик приборов проводили в непрерывном и импульсном режимах при комнатной температуре (20°C). Then, at a temperature of 915 ° C, the melt solutions were changed. The main epitaxial layer with a high-resistance i-region was grown from the second melt solution to a temperature of 850 ° C, where the melt solutions were again changed. The thickness of the epitaxial layer with a high resistance region was 100-110 μm. Then, in the temperature range 850–845 ° C, a n + contact layer 3.5–4.5 μm thick with a carrier concentration of (1.5–2.0) × 10 18 cm –3 was grown from the third melt solution. After this, by another change of the melt solution, the epitaxy was stopped, the system was cooled to room temperature. The graphite cartridge was unloaded, the resulting structures were chemically washed from the remnants of the melt solution using standard technology. Diodes were fabricated from the obtained GaAs-GaAlAs epitaxial structures using standard methods of photolithography, etching, sputtering, and contact burning. The characteristics of the devices were measured in continuous and pulsed modes at room temperature (20 ° C). The measurement results are shown below:
