Abstract
Description
The invention relates to the manufacturing technology of power silicon transistors, in particular to the surface treatment of epitaxial silicon wafers from various types of contaminants to form active areas.
H2O-H2O2-NH4OH [1].A known method of processing wafers, the essence of which consists in the complete removal of contaminants from the surface of epitaxial silicon wafers in a mixture of H 2 OH 2 O 2 -NH 4 OH [1].
The disadvantage of this method is the insufficient removal of various impurities, contaminants from the surface of epitaxial plates.
2O2-NH4OH [2].The following method is known for surface treatment of plates, the essence of which is to remove surface contaminants in a mixture of H 2 O-H 2 O 2 -NH 4 OH [2].
The disadvantage of this method is the insufficient removal of various impurities and contaminants from the surface of the plates, as well as the duration of the process.
The aim of the invention is the complete removal of organic and mechanical impurities, as well as impurities from the surface of epitaxial silicon wafers and reducing the duration of the process.
This goal is achieved by the fact that the plates are subjected to a two-stage treatment in two baths with different solutions: the first bath contains a solution of the KARO mixture, consisting of sulfuric acid and hydrogen peroxide (H 2 SO 4 : H 2 O 2 ) in the ratio of 7.2 : 1.2 at a temperature of T = 105 ± 5 ° C; the second bath contains ammonia peroxide (PAR), consisting of aqueous ammonia, hydrogen peroxide and deionized water (NH 4 OH: H 2 O 2 : H 2 O) in a ratio of 1: 4: 22 at a temperature of T = 65 ° C , the processing time in each of the baths is 5 minutes
The essence of the method lies in the fact that on the surface of epitaxial silicon wafers there is a complete removal of organic, ionic, chemical, gaseous and mechanical impurities, i.e. in the first bath, coarse greasy contaminants are removed, and in the second bath, the remaining undissolved contaminants are removed.
The proposed method differs from the known one in that the treatment in acids allows the removal of metal ions and dissolution of oxide films on the surface of silicon wafers, and hydrogen peroxide decomposes with the release of atomic oxygen, which oxidizes both organic and inorganic contaminants. Processing in the second bath ensures the removal of organic compounds due to the solvating action of ammonium hydroxide and the oxidizing effect of hydrogen peroxide. In the same process, complexation can also occur with the participation of certain metals of groups I and II.
At the end of processing in solution, the silicon wafers are dried. Drying is carried out by centrifugation for 3 minutes. Centrifuge rotation speed 1000 ± 50 rpm. The cleanliness of the surface of the plates is controlled under a focused beam of light for the presence of dust particles. They amounted to 3 pcs.
The invention is confirmed by the following examples:
