Изобретение относится к полупроводниковой технике, а именно, к полупроводниковым структурам на основе селенида свинца, преимущественно применяемым в излучателях или в фотоприемниках среднего инфракрасного диапазона.The invention relates to semiconductor technology, namely, to semiconductor structures based on lead selenide, mainly used in emitters or in photodetectors of the middle infrared range.
Известны тонкопленочные фоточувствительные и излучающие структуры на основе селенида свинца, которые являются весьма перспективными для изготовления на их основе фотоприемников и излучателей для среднего инфракрасного диапазона 2,0-5,0 мкм. Это объясняется тем, что указанные структуры обладают уникальной совокупностью оптических и фотоэлектрических характеристик, которые обеспечивают высокую конкурентоспособность оптоэлектронных приборов, изготовленных на их основе, среди аналогичных приборов, работающих в данном спектральном диапазоне. Так фотоприемники, изготовленные на основе рассматриваемых структур, обладают сочетанием высокой чувствительности и быстродействия, а излучатели - высокой излучающей способностью, быстродействием и малым энергопотреблением. Кроме того, групповая планарная технология производства рассматриваемых структур позволяет их тиражировать в массовых количествах, а их сравнительно невысокая стоимость делают их привлекательными для применения в серийных оптоэлектронных приборах различного назначения.Thin-film photosensitive and emitting structures based on lead selenide are known, which are very promising for the manufacture of photodetectors and emitters based on them for the middle infrared range of 2.0-5.0 μm. In addition, the group planar production technology of the structures under consideration allows them to be replicated in bulk quantities, and their relatively low cost makes them attractive for use in serial optoelectronic devices for various purposes.

Исходя из вышеизложенного, актуальной является задача корректировки спектральных характеристик полупроводниковых структур на основе селенида свинца. При этом, если проблема, связанная с такой корректировкой в сторону смещения спектрального распределения в коротковолновую область спектра (2,5-4,0) мкм, успешно решена, в частности, путем использования полупроводниковых структур на основе твердых растворов селенида свинца - селенида кадмия [M. Maksyutenko, S. Nepomnyashchy, S. Pogodina. При этом падающее на фоточувствительный элемент излучение проходит через фотослой, частично поглощается в нем, стимулируя фотопроводимость в соответствии со спектральной чувствительностью слоя селенида свинца, достигает дихроичного зеркала, отражается им в спектрально-ограниченной зоне (4,0-5,0 мкм), вновь возвращается в фотослой и вызывает дополнительную фотопроводимость только в этой спектральной зоне. Применение в качестве подслоя для пленки селенида свинца дихроичного зеркала позволяет улучшить чувствительность прибора в длинноволновой области спектральной характеристики. Однако при комнатной температуре величина фоточувствительности рассматриваемого прибора при длине волны 4,7 мкм составляет значение лишь 0,25 от ее значения в максимуме спектральной характеристики. С целью придания пленке селенида свинца фоточувствительных и излучающих свойств (очувствления пленки), осуществляют ее термическую активацию. Для этого сформированную на подложке пленку селенида свинца подвергают термической обработке - отжигу в среде, содержащей кислород, который является очувствляющей примесью. При этом, в процессе отжига происходит окисление пленки селенида свинца с образованием продуктов ее окисления в виде PbO, PbSeO3 и других окислов, которые вступают в химическое взаимодействие с материалом подложки, что, в свою очередь, способствует жесткому сцеплению полупроводниковой пленки с поверхностью подложки.In order to make the film of lead selenide photosensitive and emitting properties (film sensation), it is thermally activated. В ходе экспериментальных исследований авторы установили, что для смещения границы спектральных характеристик полупроводниковой пленочной структуры на основе селенида свинца в длинноволновую область спектра и соответственно для обеспечения нахождения максимума указанных характеристик в диапазоне длин волн 4,0<λ≤5,0 мкм подложку следует выполнять из материала, ТКЛР которого при комнатной температуре лежит в диапазоне от 10·10-6 °С-1 до 26·10-6 °С-1. Пример 1.Example 1
Для изготовления полупроводниковой структуры на основе селенида свинца использовали подложку, выполненную из алюминия чистотой 99,99%, имеющего при комнатной температуре ТКЛР, равный 23,0·10-6 °С-1. Толщина подложки составляла 0,3 мм. Подложку подвергали электрополировке и на ее поверхности методом анодирования формировали пленку диоксида алюминия толщиной 100 нм.For the manufacture of a semiconductor structure based on lead selenide, a substrate made of 99.99% pure aluminum with a TECL at room temperature equal to 23.0 · 10 -6 ° C -1 was used .
