Abstract
Description
The invention relates to the field of optoelectronics, and specifically to methods for producing porous silicon for various structures with the ability to photoluminescence (PL) and electroluminescence (EL), which can be used, for example, as indicators.
Porous silicon with a fairly high degree of porosity (> 50%) has the ability to PL and EL in the visible region of the spectrum. This allows us to consider this material as the basis of various kinds of light-emitting devices, which, given the relatively low cost of manufacture, make it possible to obtain light-emitting surfaces of a large area (from 0.5-1 cm 2 or more, the final size is not fundamentally limited). Such devices can work both when using the PL effect with illumination by activating radiation, and when using the EL effect by passing current through porous silicon. One of the problems encountered when using porous silicon is the production of PL with a short wavelength to expand the range of color radiation.
Известен способ получения пористого кремния [A.Bsiesy, J.С.Vial, F.Gaspard u.a. Photoluminescence of high porosity and of electrochemically oxidized porous silicon layers. A known method of producing porous silicon [A. B. siesy, J. C. Vial, F. Gaspard u.a. Photoluminescence of high porosity and of electrochemically oxidized porous silicon layers. - Surface Science, 254 (1991), p.196], which has PL in the visible region of the spectrum, in which electrochemical etching of p-type single crystal silicon (with a specific resistance of 10 Ohm cm) was used in an HF-based electrolyte. In this case, porous silicon was obtained, which possessed PL with a maximum at 760 nm. The porous silicon formed is then partially dissolved in 15% HF without applying voltage for up to 30 minutes. All processing was performed in the dark.
In this case, the maximum PL wavelength was reduced to 600 nm with a decrease in the PL intensity to 0.14 from the PL intensity of the material after electrochemical etching to subsequent chemical dissolution.
The disadvantage of this method is the need to perform etching in the dark and the inability to obtain PL with a maximum at <600 nm. With an increase in dissolution time> 30 min, complete dissolution of porous silicon occurs and PL does not appear.
[A.Bsiesy, J.C.Vial, F.Gaspard u.a. Photoluminescence of high porosity and of electrochemically oxidized porous silicon layers. The closest technical solution to the claimed method is the method of [A.Bsiesy, JCVial, F. Gaspard ua Photoluminescence of high porosity and of electrochemically oxidized porous silicon layers. - Surface Science, 254 (1991), p.197], which includes electrochemical etching of single-crystal silicon p-type conductivity (with a resistivity of 10 Ohm.cm) when using an electrolyte based on HF at a current density of 10 mA / cm 2 . The porous silicon formed was partially dissolved in 15% HF without stress. All processing was performed by illuminating the etching cell.
The maximum PL with an increase in the dissolution time shifts to 560 nm with a significant decrease in the PL intensity to 0.05 from the PL intensity of the material after electrochemical etching to the subsequent chemical dissolution. This method with illumination of the etching cell provides PL with a shorter wavelength compared to the analogue. The disadvantage of the prototype is a significant decrease in the PL intensity in the short-wavelength part of the spectrum (approximately 0.05 of the initial PL intensity of porous silicon) and the limitation of the smallest PL wavelength to 560 nm. A material with a shorter PL wavelength cannot be obtained due to the dissolution of porous silicon with an increase in processing time.
The technical result of the invention is to increase the PL intensity while decreasing the PL wavelength.
This technical result is achieved in that the original single-crystal silicon is subjected to electrochemical etching using an electrolyte containing water, ethanol and hydrofluoric acid. Etching is performed in a two-electrode cell in two stages. At the first stage, the initial silicon is etched at constant current when a positive potential is applied to the initial silicon.
At the second etching stage, the polarity of the applied voltage is changed without changing its magnitude. At the same time, a negative potential is applied to silicon for 10-60 minutes. At an etching time <10 min, the shift of the position of the PL maximum to the short-wavelength region is small, and at an etching time> 60 min, the degree of dissolution of porous silicon increases and the PL decreases.
The proposed method is illustrated by the following examples.
1.Example 1
KDB-10 monocrystalline silicon (specific resistivity 10 Ohm.cm) was used as the starting material. An aqueous-alcoholic solution of hydrofluoric acid was used as the electrolyte. Etching was performed in two stages. At the first stage of etching, a positive potential (12V) was applied to the initial silicon, and the current density was 10 mA / cm 2 . At the second stage, after changing the polarity of the applied voltage without changing its value, etching was performed for 10 min.
The maximum PL of the obtained porous silicon was at 650 nm. The PL intensity was 0.92 of its value after the first stage of etching.
2.Example 2
The same initial silicon, electrolyte, and etching parameters were used in the first stage as in Example 1. Etching in the second stage was performed for 15 min.
The maximum PL of the obtained porous silicon was at 595 nm. The PL intensity was 0.8 of its value after the first stage of etching.
3.Example 3
The same starting silicon, electrolyte, and etching parameters were used in the first stage as in Example 1. Etching in the second stage was performed for 30 minutes.
The PL maximum of the obtained porous silicon was at 560 nm. The PL intensity was 0.56 of its value after the first stage of etching.
4.Example 4
The same initial silicon, electrolyte, and etching parameters were used in the first stage as in Example 1. Etching in the second stage was performed for 60 min.
The maximum PL of the obtained porous silicon was at 525 nm. The PL intensity was 0.33 of its value after the first stage of etching.

The presented examples show that when etching the initial single-crystal silicon in two stages with a change in the second stage of the polarity of the voltage applied to the etching cell, porous silicon is obtained, which, compared to the prototype, is capable of PL in the shorter wavelength of the visible spectrum (up to 525 nm ) In this case, the PL intensity at 525 μm decreases by about 3 times. By changing the etching time in the second stage, it is possible to adjust the wavelength of the PL maximum from 650 nm to 525 nm and, accordingly, the glow color of porous silicon.
