Областью применения изобретения является микроэлектроника, а именно способы очистки поверхности пластин в процессе изготовления сверхбольших интегральных схем (СБИС). The scope of the invention is microelectronics, namely, methods for cleaning the surface of the plates in the manufacturing process of ultra-large integrated circuits (VLSI).

Наиболее близким к предлагаемому изобретению является способ очистки поверхности с использованием криогенного аэрозоля, включающий помещение очищаемой пластины в высокочистую вакуумную камеру и обработку ее поверхности интенсивной струей сжиженных газов аргона и азота, находящихся при температуре, близкой к температуре плавления аргона. При этом происходит обработка поверхности аэрозолем жидкого азота и микрочастицами твердого аргона, которые эффективно очищают обрабатываемую поверхность от механических загрязнений, включая субмикронные частицы и полимерные остатки после реактивно-ионного травления (РИТ) [2]. Удаленные аэрозолем с пластины частицы и полимеры удаляются из камеры вместе с аэрозолем в откачную систему. Процесс очистки поверхности происходит следующим образом. Excimer lasers with a wavelength of less than 200 nm, tube sources of intense ultraviolet radiation with a wavelength of less than 200 nm (for example, deuterium discharge lamps, low-pressure mercury lamps with a quartz cladding) can be used as a source of ultraviolet radiation, or this ultraviolet radiation can be formed directly in the chamber by initiating a high-frequency discharge in residual gases from an inductor located in the chamber or outside it, for example, on additional quartz a glass tightly mounted on the surface of the camera above the table.

На химически отмытые кремниевые пластины наносился 1% раствор фоторезиста S1813 в ацетоне. Затем пластины высушивали при 100oС 1 мин на горячей плите. Подготовленные пластины делили на шесть групп. Первая группа пластин анализировалась на присутствие углерода методом "вторично-ионной масс-спектрометрии" (ВИМС). Пластины из второй группы помещали на столик в вакуумную камеру. Камера откачивалась турбомолекулярным насосом. Затем пластины обрабатывалась распыляемой струей криоаэрозоля, состоящего из капель жидкого азота с примесью частиц твердого аргона (10%), при непрерывной откачке, и обработанный участок пластины анализировали на присутствие углерода методом ВИМС. Пластины из третьей группы помещали на столик в вакуумную камеру. Камера откачивалась турбомолекулярным насосом. Затем пластины обрабатывалась распыляемой струей жидкого азота с примесью аргона (10%) и кислорода (1%) при непрерывной откачке, и обработанный участок пластины анализировали на присутствие углерода методом ВИМС. Пластины из четвертой группы помещали на столик в вакуумную камеру. Камера откачивалась и заполнялась аргоном. Затем центральная часть пластин обрабатывалась ВУФ излучением от дейтериевой лампы мощностью 350 Вт и распыляемой струей криоаэрозоля, состоящего из капель жидкого азота с примесью частиц твердого аргона (10%), при непрерывной откачке. Обработанный участок пластины анализировался на присутствие углерода методом ВИМС. Пластины из пятой группы помещали на столик в вакуумную камеру. Камера откачивалась. Затем центральная часть пластин обрабатывалась ВУФ излучением от дейтериевой лампы мощностью 350 Вт и распыляемой струей криоаэрозоля, состоящего из капель жидкого азота с примесью частиц твердого аргона (10%) и газообразного кислорода (1%), при непрерывной откачке. Обработанный участок пластины анализировался на присутствие углерода методом ВИМС. Во всех экспериментах струя распыляемых газов подавалась на поверхность пластины под углом, близким к 45o. Продолжительность обработки ВУФ излучением и струей криоаэрозоля составляла пять минут. Шестую группу пластин отмывали от следов фоторезиста в ацетоне, подвергали жидкостной химической обработке в КАРО+ПАР и анализировали при присутствии углерода методом ВИМС. Основные результаты ВИМС-анализа приведены в таблице. Как вино из таблицы, поверхность пластин из первой группы покрыта углеродом с относительной интенсивностью сигнала на уровне 1017. Поверхность пластин из шестой группы имеет концентрацию углерода на поверхности, которую можно характеризовать как фоновую. Пластины из второй группы имеют меньшую концентрацию углерода по сравнению с пластинами из первой группы (на уровне 1014), примерно такую же концентрацию углерода имеют и пластины из третьей группы. The plates from the fourth group were placed on a table in a vacuum chamber. The chamber was pumped out and filled with argon. Then, the central part of the plates was treated with VUV radiation from a 350 W deuterium lamp and a sprayed cryo aerosol stream consisting of drops of liquid nitrogen mixed with solid argon particles (10%) during continuous pumping. The treated area of the plate was analyzed for the presence of carbon by SIMS. Plates from the fifth group were placed on a table in a vacuum chamber. The camera was pumped out. Then, the central part of the plates was treated with VUV radiation from a 350 W deuterium lamp and a sprayed cryo aerosol stream consisting of drops of liquid nitrogen mixed with particles of solid argon (10%) and gaseous oxygen (1%) during continuous pumping. The treated area of the plate was analyzed for the presence of carbon by SIMS. In all experiments, a spray of sprayed gases was supplied to the surface of the plate at an angle close to 45 o . The duration of the VUV treatment with radiation and a cryoaerosol jet was five minutes. The sixth group of plates was washed from traces of photoresist in acetone, subjected to liquid chemical treatment in KARO + PAR and analyzed in the presence of carbon by SIMS. The main results of SIMS analysis are given in the table. Like the wine from the table, the surface of the plates from the first group is coated with carbon with a relative signal intensity of 10 17 . The surface of the plates of the sixth group has a carbon concentration on the surface, which can be characterized as background. The plates from the second group have a lower carbon concentration compared to the plates from the first group (at the level of 10 14 ), and the plates from the third group have approximately the same carbon concentration. The plates from the fourth group have a much lower concentration of carbon on the surface (the relative signal intensity of carbon is 10 10 ), and the plates from the fifth group have an average carbon concentration on the surface of the minimum of all groups of plates, except for the plates from the fourth group, i.e. the greatest degree of purification.
