Abstract
Description
The present invention relates to a method for producing a high purity copper thin film using an organic copper compound having ketoesters as a ligand as a precursor for chemical vapor deposition. More specifically, the present invention provides a high-purity copper thin film free of carbon contamination by eliminating the disadvantage that the ligand itself is pyrolyzed during the deposition heating process by using an organic copper compound having ketoesters as a ligand alone or in combination with a Lewis base. It relates to a manufacturing method.
Aluminum, which has been used as a connecting material for integrated circuits in the electronics industry, has the advantages of high electrical conductivity, high adhesion to silicon and silica, easy deposition, etching and pattern formation, while low melting point and Its low electromigration resistance and high corrosiveness make it unsuitable for use in ultra high density circuits (ULSI). Tungsten has attracted attention as a substitute for aluminum because of its high resistance to electron transfer and its high melting point. However, when a large current is used to increase the speed in an ultra-high density circuit, a large amount of heat is generated due to the high electrical resistance of tungsten. This is also unsuitable for use in ultra-high density circuits. Recently, attention has been focused on the study of copper having high electrical conductivity as well as low electrical resistance and high resistance to electron transfer.
The manufacture of metal thin films by chemical vapor deposition, in particular, the chemical vapor deposition using an organometallic compound as a precursor, has increased interest because a metal thin film can be obtained simply and at low cost by decomposing gaseous precursors by applying low energy. have.
Mater. Organic copper compounds which have conventionally been used as precursors for copper deposition are compounds having betadiketone, alkoxide or cyclopentadiene as ligands. However, most of these organic copper compounds are known to be difficult to obtain a high purity copper thin film due to pyrolysis of ligands during deposition. In the case of ketadiketonate compounds, betadiketones substituted with fluorine alone (see US Pat. No. 3,356,527) or in combination with Lewis bases to increase the volatility of the precursor and increase the purity of the resulting copper thin film (Chem. Mater. 4, 577 788) is known. However, ligands containing fluorine have the disadvantage of being expensive and corrosive.
Accordingly, an object of the present invention is to provide a method for producing a high purity copper thin film by chemical vapor deposition using an organic copper compound as a precursor for copper deposition without pyrolysis of a ligand during deposition.
The object of the present invention is achieved by using ketoesters alone or in combination with a Lewis base as a ligand of the organic copper compound in the method for producing a copper thin film using the organic copper compound as a precursor of a chemical vapor deposition method.
Hereinafter, the present invention will be described in more detail.

In the absence of hydrogen, the organic copper compound having both a ketoester and a Lewis base is decomposed into a copper metal, a copper (II) compound and a Lewis base as shown in the following reaction formula (3).
2(β-케토에스테르)CuL ---→ Cu + Cu(β-케토에스테르)2+2L (3)2 (β-ketoester) CuL --- → Cu + Cu (β-ketoester) 2 + 2L (3)

In addition, the organic copper (I) compound precursor can be prepared by reacting copper oxide or copper chloride with the above β-ketoester in the presence of a Lewis base, and then refining by recrystallization and sublimation.
(Beta) -ketoester in this invention contains the compound whose carbon number of a ketone alkyl group is 1-6, and whose carbon number is 1-6 of an ester alkyl group, or the compound in which these alkyl groups were substituted by methoxy or ethoxy.
β-케토에스테르의 구체적인 예로서는 메틸아세토아세테이트(METAC), 에틸아세토아세테이트(ETAC), t-부틸아세토아세테이트(BUTAC), 벤질아세토아세테이트(BENZYAC), 메톡시에틸아세토아세테이트 (METHETAC), 에틸벤조일아세테이트(ETBENZOAC)등을 들 수 있다.Specific examples of β-ketoesters include methyl acetoacetate (METAC), ethyl acetoacetate (ETAC), t-butyl acetoacetate (BUTAC), benzyl acetoacetate (BENZYAC), methoxyethyl acetoacetate (METHETAC), and ethylbenzoyl acetate ( ETBENZOAC) etc. can be mentioned.
Lewis bases of the invention include cyclooctadiene, 2-butyne, trimethylvinylsilane, trimethylphosphine and the like.
The organic copper compound precursor prepared as described above is decomposed in a chemical vapor deposition reactor including a gas injector, a reactor, and an ejector to form a group thin film on a substrate.
The heated and vaporized precursor in the gas injector is injected into the reactor with nitrogen or argon, which is preheated hydrogen or carrier gas. At this time, the injection amount of the precursor is adjusted by the heating temperature of the precursor, the amount of the carrier gas, and the like. The precursor reaching the heated substrate in the reactor is pyrolyzed, resulting in a thin film of pure copper on the substrate. In addition, decomposition products other than unreacted precursors and copper are trapped in the liquid nitrogen trap through the exhaust.
As the substrate, for example, a silicon wafer or a silicon wafer coated with silica is used. The temperature of the board | substrate is 100-350 degreeC, and the reactor pressure is maintained at 0.01-10 mmHg (1.33-1333 N / m <2>). By using Balzers rotary pumps and turbopumps as a vacuum pump, the base pressure can be adjusted to 10 -7 mmHg (133.3 x 10 -7 N / m2).
According to the present invention, the chemical vapor deposition process for producing a copper thin film may be performed by a method using hydrogen and a method not using hydrogen.
When hydrogen is used in the vapor deposition step, both the above copper (I) compounds and copper (II) compounds can be used as precursors. The reaction process is as follows. The copper precursor is heated to 20-150 ° C. and injected into the reactor with or without carrier gas nitrogen and mixed with hydrogen preheated to the same temperature. In this case, the pressure of the reactor is 0.01-10 mmHg (1.33-1333 N / m 2), and the injected reaction gas is decomposed into copper and organic ligand on the substrate heated to 100-350 ° C., copper is coated on the substrate, and the organic ligand exits the reactor. Me and the liquid are trapped in a nitrogen trap. Analysis of the material trapped in the liquid nitrogen trap by gas chromatography / mass spectrometry confirmed that it was a pure organic ligand or pure organic ligand and Lewis base released from the precursor, and no other material was observed. These results show that since the copper precursor used in the present invention is decomposed into copper and organic ligands by hydrogen and then stable without any further decomposition, a pure copper thin film free of contamination of impurities such as carbon can be produced.
When hydrogen is not used in the deposition process, only copper (I) compounds can be used as precursors. The reaction process is as follows. The copper precursor is heated to 20-150 ° C. and injected into the reactor with or without carrier gas nitrogen. In this case, the pressure of the reactor is 0.01-10 mmHg (1.33-1333 N / m 2), and the injected reaction gas is a copper (II) compound produced by redistribution of copper and copper (I) on a substrate heated to 100 to 350 ° C. And a Lewis base. Copper is then coated on the substrate, and the copper (II) compound and the Lewis base exit the reactor and are trapped in a liquid nitrogen trap.
The deposited copper thin films were analyzed to be pure and free of impurities such as carbon or oxygen by Auger Electron Spectroscopy (AES) or X-ray diffraction analysis, and were subjected to electron microscopy (SEM) and thickness measurements (Tencor's stylus profilometry). This resulted in uniform particle size and thickness deposition. In addition, the resistance value of the specimen not subjected to the heat treatment was measured to be 1.7 ~ 3.9μΩ㎝.
The pyrolysis pattern of the organic copper compound precursor according to the present invention, in which the organic ligand is no longer decomposed and can be removed from the reactor, can minimize the disadvantage that the copper thin film is contaminated by carbon or the like during the chemical vapor deposition process. Therefore, the copper vapor deposition method according to the present invention is very advantageous for the chemical vapor deposition method aimed at obtaining a pure copper thin film. In particular, the precursor used in the present invention has the advantage that the copper thin film can be deposited even at a low temperature of less than 256 ℃.
The copper thin film prepared according to the present invention was analyzed by electron microscopy (SEM), auger electron spectroscopy (AES), etc., but as a result of measurement by a resistance measuring instrument (Alessi 4-point probe), it has a resistance value of pure lumped copper It became fine.
