Abstract
Description
The present invention relates to a heat dissipation adhesive sheet for electronic devices (preferably portable terminals), and in particular, pure graphene is used as it is in a heat dissipation sheet without mixing pure graphene with resin to increase thermal conductivity. It relates to a suitable heat dissipation adhesive sheet and a manufacturing method thereof.
In general, a portable terminal such as a smart phone is provided with a cooling member for cooling a semiconductor chip.
A vapor chamber (VC), which is a kind of heat pipe, is known as a cooling member of a portable terminal. This vapor chamber is filled with a refrigerant gas to dissipate heat from a semiconductor chip.
However, this vapor chamber has a disadvantage in that the price is very high and the refrigerant gas is not permanent.
In order to solve this problem, a heat dissipation technology in which a plurality of artificial graphite is stacked and used is applied to the latest portable terminal.
Since dust (powder) falls from the side of the laminated artificial graphite, both sides of the laminated artificial graphite must be attached with double-sided tape before use.
However, the higher the thickness, the better the heat dissipation efficiency, but the problem of increasing the volume occurs, and the side surface must be wrapped with double-sided tape (pocketing), so the processing is complicated.
In order to solve the problem of the technology of stacking and using such graphite, recently, a technology of coating pure graphene by putting a resin in it has been applied.
However, pure graphene has very good thermal conductivity, but when a resin is mixed with pure graphene, the thermal conductivity rapidly decreases.
The current technology for dissipating heat from a semiconductor chip of a portable terminal adopts a method of mixing resin with pure graphene.

A heat dissipating adhesive sheet according to an embodiment of the present invention is a heat dissipating adhesive sheet for a semiconductor chip of a portable terminal.
The heat dissipating

Next, a method for manufacturing a heat dissipating adhesive sheet according to an embodiment of the present invention having the above configuration will be described.
The method of forming the mesh shape may be, for example, a weaving method.
The diameter of the copper forming the copper mesh can be from 10 μm to 100 μm, preferably 30 to 40 μm is the best because it is advantageous in terms of thermal conductivity and manufacturing process.
In addition, the size of the
The crude graphene liquid used in the above process may be used by, for example, dispersing graphene powder using an organic solvent to form a liquid.
According to this, there is an advantage in preventing graphene powder (dust) from falling from the copper
(S240).A thermally conductive
As described above, since the copper
In addition, since the pure graphene is coated on the
Conventional graphite sheets were manufactured in the form of pockets using adhesive tape on the top, bottom, and side surfaces due to dust problems, but in the composite layer of the
And, depending on the embodiment, after the forming of the copper graphene composite sheet 110 (S220) is performed, the step of pressing the copper
This is to eliminate the air layer and improve the density of the crude graphene liquid, since the air layer should not be present for excellent heat conduction.
In addition, the step of coating the
More preferably, spray coating and drying are repeated several times.
And, the synthetic resin constituting the
And, the release film (F1) is attached to the lower surface of the thermally conductive adhesive layer (120).
Specifically, for example, it may be formed by laminating the release film 140 and the copper
Alternatively, the thermally conductive
The thermally conductive
