Hydrogen is the lightest element on Earth and has unique physicochemical properties, and thus plays an important role in various industrial fields. Hydrogen has the lowest density among known materials, so it is easy to compress and liquefy, and it can be effectively used in fields where friction losses occur. Hydrogen, which has the highest thermal conductivity and heat capacity among all materials, plays an important role in the field of heat transfer and has an excellent function in preventing oxidation by removing oxygen as a reducing agent.
Since hydrogen acts as a donor in the semiconductor layer or passivates defects, the threshold voltage may be changed. In particular, since hydrogen diffuses between the gate insulating film and the semiconductor film during a device manufacturing process or a subsequent process, it has a decisive influence on the reliability of the device.
Accordingly, various studies related to semiconductor devices with improved reliability by blocking hydrogen and external air are being conducted. For example, in Korean Patent Publication No. 10-2014-0052870 (Application No.: 10-2013-0126215, Applicant: Hando Otai Enerugi Kenkyusho), an oxide semiconductor film and adjacent to the oxide semiconductor film , In or Ga including a transistor having an oxide film, and an oxide insulating film on the transistor, wherein the oxide insulating film contains oxygen in a ratio higher than a stoichiometric composition ratio, and the threshold of the transistor by bias temperature stress test Disclosed is a semiconductor device in which the voltage fluctuation amount is in the range of -1.0 V or more and 1.0 V or less.
