Abstract
Description
The present invention relates to a method of forming a film on both sides of a long resin film that is transported by roll to roll by a dry plating method and a method of manufacturing a laminate substrate using the film forming method.
Technology for installing a " touch panel " on the surface of a flat panel display (FPD) included in an electronic device such as a cellular phone, a portable electronic document device, a vending machine, or a car navigation system is beginning to spread. The " resistance type " touch panel includes a transparent substrate made of a resin film, and an X-coordinate (or Y-coordinate) detection electrode Sheet and Y-coordinate (or X-coordinate) detection electrode sheet, and an insulator spacer provided between these sheets.
These X coordinate detection electrode sheets and Y coordinate detection electrode sheets are usually spaced apart by an insulator spacer, but when pressed by a pen or the like, the two coordinate detection electrode sheets come into electrical contact with each other at that position. Accordingly, it is possible to detect the position (X coordinate, Y coordinate) where the pen is touched. When the pen is moved, the coordinates are recognized every time the pen is moved, and finally, characters can be input.
On the other hand, in the "capacitive type" touch panel, an X-coordinate (or Y-coordinate) detection electrode sheet and a Y-coordinate (or X-coordinate) detection electrode sheet are laminated via an insulating sheet, and an insulator such as glass And has a deployed structure. When the finger is brought close to the insulator such as glass, the electric capacitance between the X coordinate detection electrode and the Y coordinate detection electrode in the vicinity of the finger is changed, so that the position detection can be performed.
As a conductive material for electrodes having a predetermined circuit pattern formed on the above-mentioned electrode sheet (also referred to as an electrode substrate film), a transparent conductive material such as ITO (indium oxide-tin oxide) Membranes are widely used. In addition, as the size of the touch panel is increased, a metal film having a mesh structure made of fine metal wires disclosed in Patent Document 2 and Patent Document 3 is also being used.
When the transparent conductive film is compared with the metal thin wire (metal film), the transparent conductive film has an advantage that the circuit pattern of an electrode or the like is hardly visible because of its excellent transparency in the visible wavelength region. However, Film), it has drawbacks that it is not suitable for increasing the size of the touch panel and increasing the response speed. On the other hand, metal fine wires (metal films) are suitable for increasing the size of the touch panel and increasing the response speed because of low electric resistance. However, since the reflectance in the visible wavelength range is high, There is a case that the circuit pattern is visually recognized, and the product value is deteriorated.
Therefore, in Patent Documents 4 and 5, a metal absorbing layer made of a metal oxide (blackening film) is formed between the transparent substrate made of a resin film and the metal thin-wire metal film in order to make the characteristics of the metal thin wire (Metal film) observed on the side of the transparent substrate is reduced by interposing a light-shielding film (also referred to as a metal film).
In the production of an electrode sheet having a metal absorbing layer made of this metal oxide, in view of achieving high efficiency of film-forming efficiency of a metal oxide, a metal target (metal material) is usually coated on the surface of a continuously- ) To continuously form a metal absorbing layer and then sputtering using a metal target (metal material) such as copper under an inert gas atmosphere to continuously form a metal layer on the metal absorbing layer. As a result, Thereby producing a laminate substrate serving as a base of the film. Then, a circuit pattern such as an electrode is patterned on the laminated film (metal absorbing layer and metal layer) by etching the laminated film composed of the metal absorbing layer and the metal layer with an etching solution such as an aqueous solution of cupric chloride or an aqueous ferric chloride solution .
Therefore, the laminate substrate serving as the substrate of the electrode substrate film is a laminate substrate having a characteristic that a laminated film composed of a metal absorbing layer and a metal layer is easily etched by an etching solution such as an aqueous solution of cupric chloride or an aqueous ferric chloride solution, A circuit pattern of an electrode or the like which is difficult to be visually recognized under high luminance illumination is required.
As described above, after the metal absorption layer made of the metal oxide is continuously formed by reactive sputtering using a Ni-based metal target (metal material) in a reactive gas atmosphere containing oxygen on the surface of the elongated resin film, (Metal material) such as copper is used to continuously form a metal layer by sputtering, the following problems may occur when a laminated film laminated on both sides of a long resin film is produced.
That is, in order to improve the adhesion with the metal to be laminated, an adhesive layer may be formed on both sides of the elongate resin film. In this case, a metal absorbing layer and a metal layer When the film is continuously wound and rolled up in the form of a roll and then unwound to form a second film on the other surface of the elongate resin film, the elongated resin film is wound on the metal layer surface with a boundary between the central portion and the end in the width direction A slight difference in color that can be confirmed with the naked eye was sometimes confirmed. Such a difference in color on the metal layer can result in defective appearance of the laminate substrate and if the electrode circuit is patterned by etching in this state, there will be a difference in the etching rate at the boundary of the color, .
SUMMARY OF THE INVENTION The present invention has been made in view of such conventional problems, and it is an object of the present invention to provide a method of manufacturing a multilayer substrate by forming films on both sides of a long resin film, And to provide a film forming method.
In order to achieve the above object, the film forming method provided by the present invention is a film forming method for forming a first coating film and a second coating film by dry plating on both surfaces of a long resin film transported by roll roll, Between the first winding after the first coating is formed on one side and the second winding after the second coating is formed on the other side of the long resin film on which the first coating is formed, Is subjected to dry etching treatment.
According to the present invention, it is possible to eliminate the difference in color in the width direction of the elongated resin film when the multilayered substrate is produced by forming the film on both sides of the elongate resin film. Therefore, when etching is performed using a chemical solution such as an oxidizing agent, The difference in the etching processability in the width direction can be eliminated.

Hereinafter, as a specific example of the film forming method of the present invention, a film forming apparatus employing a film forming method by sputtering and capable of suitably carrying out the film forming method will be described with reference to Fig. The film forming apparatus shown in Fig. 1 is also referred to as a sputtering web coater. The film forming apparatus shown in Fig. 1 is a sputtering web coater. The film forming apparatus shown in Fig. 1 includes a conveying means Film forming means for continuously and efficiently performing sputtering film formation on the surface of the long roll of resin film F when the long resin film F is wound on the outer peripheral surface of the can roll 16 and a vacuum chamber 110 for accommodating these means .
More specifically, various devices (not shown) such as a dry pump, a turbo molecular pump, and a cryo coil are incorporated in the
The transfer path from the
The can
The conveying path from the can roll 16 to the
In the take-
Four magnetron sputtering cathodes (17, 18, 19, 20) are formed as film-forming means along the conveyance path of the can roll 16 at positions opposite to the area where the long resin film (F) And four pairs of
A target for forming a metal absorbing layer is provided on the target of the first two
As a method of controlling the above reactive gas, there are (1) a method of discharging a reactive gas at a constant flow rate, (2) a method of discharging a reactive gas so as to maintain a pressure in a vacuum chamber at a constant pressure, (3) A method of discharging a reactive gas (impedance control) so that the impedance becomes constant, and (4) a method of discharging a reactive gas (plasma emission control) so that the plasma intensity of the sputtering becomes constant.
As described above, when the metal absorption layer is formed by reactive sputtering or the like, a reactive gas which becomes a sputtering atmosphere becomes a mixed gas containing oxygen added to argon or the like. As described above, by performing reactive sputtering using a Ni-based metal target (metal material) in a reactive gas atmosphere containing oxygen, an NiO film (not completely oxidized) or the like can be formed. The suitable oxygen concentration in the reactive gas may vary depending on the type of the film forming apparatus or the metal target (metal material), but may be set appropriately in consideration of the optical characteristics such as the reflectance in the metal absorbing layer and the etching property by the etching liquid. By volume is preferably not more than 15% by volume.
In the case of using two
However, the adhesive layer may be formed on the surface of the elongated resin film used for the dry plating such as the sputtering film to improve the adhesion with the plating layer. This adhesive layer is formed by a chemical forming method formed by applying a compound such as a silane compound or an isocyanate compound or a mechanical forming method formed by decomposing constituent molecules on the surface by corona discharge or roughening the surface. When the metal absorbent layer and the metal layer are formed as the first film on one side of the elongate resin film on which the adhesive layer is formed on both sides and then the elongated resin film is wound, There is a possibility that the first coating is affected by chemical effects such as the partial adhesion of the adhesive layer to the first coating. This process will be described in detail below.
When the film is formed on a long resin film by a dry plating method, its winding is also performed in a reduced-pressure atmosphere. Therefore, when the elongate resin film on which the first film is formed is wound, the film surface of the first film and the film surface of the elongate resin film are in contact with each other without interposition of gas molecules. Further, the wound elongated resin film is tightened by the conveying tension when it is wound. The transporting tension in this case is different in the width direction of the elongate resin film, the tension at both end portions in the width direction is the weakest, and the central portion in the width direction is the strongest. That is, when the elongate resin film formed only of the first film is wound in the film forming apparatus, the contact state between the metal surface of the first film and the portion in contact with the adhesive layer varies depending on the position in the width direction of the long resin film, There is a case where a difference in color is recognized in the width direction as shown in Fig. Further, in the rewinding after forming the second film, since the second film and the first film are in contact with each other, the problem of the color difference in the width direction does not occur.
When the difference in color in the width direction is confirmed on the surface of the first coating film, there is a possibility that there is a difference in workability when the first coating film is subjected to a chemical etching treatment or the like with a chemical solution such as an oxidizing agent. Thus, in the film forming apparatus of Fig. 1, the surface of the first coating film can be dry-etched by the dry etching means 29 before winding the elongated resin film F after the formation of the second coating film. In the film forming apparatus of Fig. 1, the film formation of the second film is performed after the first film is dry-etched, but the first film may be dry-etched after the second film is formed.
As described above, the first coating film is subjected to the dry etching treatment to remove the surface portion in which the color difference in the width direction of the first coating film is generated. As a result, there is no difference in etchability in the width direction of the elongated resin film. The dry etching treatment includes an inverse sputtering treatment, a plasma irradiation treatment, and an ion beam irradiation treatment in which argon ions are hit against the surface of the first coating film. Of these, the ion beam irradiation treatment is preferable because the dry etching treatment is performed efficiently because of strong directivity. Even if the surface of the first coating film having a color difference in the width direction is removed, even if a coating film is formed by dry plating or wet plating on the surface of the first coating film, the difference in the etching property However, the film formed on the first coating film may be subjected to a dry etching treatment if necessary.
The ion beam treatment is performed by irradiating ions from an ion source to a long resin film to be processed. As the gas species used for the ion beam, oxygen, argon, nitrogen, carbon dioxide, or steam may be used, or a mixture of two or more gases may be used. It is preferable to provide the dry etching means 29 such that the ion beam is irradiated almost linearly and the effective width to be irradiated corresponds to the width of the elongated resin film to be subjected to the treatment. The irradiation time of the ion beam depends on the conveying speed of the long resin film. The electric power [W] to be supplied to the ion source to be subjected to the ion beam treatment is appropriately determined in consideration of the workability and the like of the first coating, because it is influenced by the structure of the film forming apparatus and the chemical species of the first coating. At this time, it is preferable to determine the supply power to the ion source based on the irradiation power [W / (m · m / min)] defined by the following formula (1).
[식 1][Formula 1]
조사 전력=이온원에 대한 공급 전력[W]/(유효 폭[m]×반송 속도[m/min])Power supply = supply power to ion source [W] / (effective width [m] x conveying speed [m / min])
When ion beam treatment is performed on the surface of the first coating film formed on the elongated resin film (F), it is preferable that the opposite portion is cooled by bringing it into contact with the outer peripheral surface of the cooling roll (13). This is because the ion beam treatment has high directivity and there is a possibility that the ion beam irradiating portion of the elongated resin film (F) becomes locally hot and wrinkles are generated. Further, even when the ion beam treatment is excessive or the cooling by the cooling
The film forming apparatus can suppress variation in quality when a laminate substrate having a laminated structure is used for a substrate of an electrode substrate film for a touch panel or the like. The laminated substrate includes a
The material of the elongated resin film to be applied to the laminate substrate is not particularly limited, but preferably polyethylene terephthalate (PET), polyethersulfone (PES), polyarylate (PAR), polycarbonate (PC) PO), triacetyl cellulose (TAC) and norbornene, or a resin film single body selected from the resin material and a composite of an acrylic organic film covering one side or both sides of the same Is used. Representative examples of the norbornene resin material include Zeonoa (trade name) of Nippon Zeon and Aton (trade name) of JSR. Further, since the electrode substrate film produced using the laminate substrate according to the present invention is mainly used for a touch panel, it is preferable that the resin film has excellent transparency in the visible wavelength region.

On the other hand, the
The thickness of the

A second metal absorption layer may be further formed on the
By forming the metal absorption layer on both surfaces of the metal layer thickened by the dry plating method and the wet plating method in this way, when the electrode substrate film produced by using the laminate substrate is embedded in the touch panel, The pattern can be made difficult to be seen by reflection. Further, even when an electrode substrate film is produced using a laminate substrate obtained by forming a metal absorbing layer and a metal layer only on one side of a transparent substrate made of a long resin film, it is possible to make the circuit pattern hard to be seen from the transparent substrate.
Further, since the metal absorbing layer becomes transparent when the oxidation of the metal oxide constituting the metal absorbing layer formed by the reactive film forming method proceeds excessively, it is preferable to suppress the oxidation level to such an extent that it becomes a blackening film visually. When the metal absorption layer is formed by the reactive film formation method, each metal element forms a compound of an oxygen atom and an inferior proportion, and it appears visually black due to the oxide of this improper ratio.
As the reactive film forming method, there are a dry plating method such as ion beam sputtering, vacuum deposition, ion plating, and CVD in addition to the sputtering method using the
The electrode substrate film can be obtained by patterning the laminate film of the laminate substrate produced above to form laminated thin wires made of metal having a line width of 20 mu m or less, for example. Specifically, the electrode substrate film as shown in Fig. 6 can be obtained by patterning the laminated film of the laminated film shown in Fig. 5 by etching treatment or the like to be described later. The electrode substrate film shown in Fig. 6 has a circuit pattern of a mesh structure formed of laminated fine wires made of metal having a line width of 20 mu m or less, formed on both surfaces of a
As described above, the electrode (wiring) pattern of the electrode substrate film can be used in a touch panel by making it stripe or lattice. The laminated fine metal wire formed by wiring in the electrode (wiring) pattern in this way maintains the laminated structure of the laminate substrate, so that the circuit pattern of the electrode or the like provided on the transparent substrate is hardly visually observed even under high luminance illumination I have. That is, when the reactive sputtering film formation is performed in a reactive gas atmosphere obtained by adding oxygen to argon, a black film can be obtained as a metal absorption layer, so that the reflectance of light can be suppressed to a low level when irradiated. The circuit pattern of FIG.
As a method of forming the electrode substrate film by patterning the above-mentioned laminate substrate, there is known a subtractive method. In the subtractive method, a photoresist film is formed on the surface of a laminated film of a laminate substrate, exposure and development are performed so that a photoresist film is left at a position where an electrode pattern is to be formed, and a laminated film portion exposed from the photoresist film is chemically And then removed by etching to form an electrode pattern. As the etching solution for the chemical etching, a ferric chloride aqueous solution or an aqueous cupric chloride solution can be used.
As described above, the method of manufacturing the laminate substrate for an electrode substrate film of one embodiment of the present invention has been described. However, the use of the laminate substrate is not limited to the electrode substrate film for a touch panel, but can also be used for a flexible wiring substrate. When the laminate substrate is used as a flexible wiring substrate, the laminate substrate has a laminate structure of at least two layers each of the first film and the second film. For example, the first layer is made of Ti, Al, V, W, Ta, A Ni-based alloy layer to which at least one element selected from the group consisting of Si, Cr, Ag, Mo, Cu and Zn is added, and the second layer is preferably composed of a metal layer made of a copper layer.
A third layer may be further formed on the metal layer of the second layer. For example, the third layer may be formed from a group consisting of Ti, Al, V, W, Ta, Si, Cr, Ag, Mo, And a second Ni-based alloy layer to which at least one selected element is added. The first and second Ni alloy layers are preferably Ni-Cr alloy, and the film thickness thereof is suitably 3 to 50 nm. Further, the film thickness of the copper layer is preferably 50 nm or more, more preferably 15 m or less. In addition to the resin film constituting the transparent substrate used as the laminate film for the electric substrate film, a colored film can be used for the long resin film when transparency is not required. For example, a resin film such as a polyimide film can be used.

After the film formation of the first film is completed on one side of the long resin film F, air is introduced into the
That is, unlike the case of forming the first coating film, the film formation of the second coating film is carried out by means of a dry etching method ((a)) by cooling with a
After the film formation of the second film was completed, the wound-up laminate substrate was taken out from the atmosphere and the difference in color between both ends in the width direction of the first film was visually confirmed. Subsequently, a film having a copper thickness of 1 占 퐉 was electroplated on both the first coating film and the second coating film, and a film of 30 nm thickness was formed on the first coating film and the second coating film by the film- 2 metal absorption layer was formed. In addition, ion beam treatment was not performed at the time of forming the second metal absorbing layer. In this manner, on both sides of the transparent substrate, a Ni-Cu oxide film serving as a first-layer metal absorption layer, a Cu film serving as a second-layer metal layer, and a Ni-Cu oxide film serving as a second- A laminate substrate of samples 1 to 7 in which the laminated films were laminated was prepared.
Each of the obtained laminated substrates of Samples 1 to 7 was sampled at positions of 100 m, 500 m, and 900 m after film formation was started, and etched using an aqueous ferric chloride solution as an etching solution to evaluate the etching property Respectively. As an evaluation criterion, when the etching rate difference between the central portion in the width direction and the 50 mm portion from the end portion was less than 3 seconds, it was judged to be " acceptable ", and when the difference in speed was 3 seconds or more, the judgment was rejected. The presence or absence of wrinkles was visually confirmed. It can be seen from Table 1 that the samples 1 to 6 subjected to the ion beam treatment on the film formation surface side of the first coating do not have any color difference and are also excellent in etching property. On the other hand, in Sample 7 in which ion beam treatment was not performed, generation of wrinkles was not confirmed in the same manner as Samples 1 to 6, but a difference in color was observed at both ends of the first coating. Further, in the evaluation of the etching property, the sample 7 was rejected from all the samples.
