Abstract
Description
The present invention relates to a method of manufacturing a sputtering target made of gold (Au) and a sputtering target manufactured by the manufacturing method.
The Redistributed Layer (RDL) process is a process for changing the input / output terminals of a chip to be easily applied to a semiconductor package. Specifically, the NAND flash has a problem that the pad is located at the center, the package becomes complicated when stacked, and the wire length becomes long and the speed is lowered. To solve this problem, the RLD process is a process in which the pads are placed on the edges to allow the lamination to be performed.
Meanwhile, bump is a post-semiconductor process in which electric contacts are formed by forming protruded metal without connecting the electrical contacts of the chip and the external circuit with the existing bonding wires during semiconductor packaging and assembly processes.
A sputtering target (hereinafter referred to as a 'gold sputtering target') made of gold (Au) is mainly used for the RLD process or bumping. In order to increase the efficiency of each process, the performance of the gold sputtering target should be excellent. That is, in order to control the uniform thickness and surface impurities in the semiconductor film forming process, the crystal spots of the gold sputtering target must be fine and have high purity.
Since such a gold sputtering target is expensive, it is mainly manufactured by recycling a used gold sputtering waste target. However, it is limited to show high purity as much as it is produced through recycling.
In order to solve the above problems, it is an object of the present invention to provide a method of manufacturing a sputtering target having a high purity.
It is also an object of the present invention to produce a sputtering target produced by the above method.
In order to achieve the above object, the present invention provides a method of manufacturing a sputtering target, comprising the steps of: a) debonding a sputtering waste target to obtain a target in which a consumable part exists; b) subjecting the target to primary treatment with an acidic solution and secondary treatment with a barrier dielectric discharge plasma to remove impurities; c) injecting the target from which the impurities have been removed into a mold, and filling the target consumable portion with powder to produce a molded body; And d) sintering the molded body to produce a sintered body.
In the step b), the pressure during the barrier dielectric discharge plasma may be 600 to 760 torr and the time may be 30 to 60 minutes.
The powder to be filled in step c) may be a spherical powder having a particle size of 12 μm or less.
The temperature for sintering the shaped body in the step d) may be 700 to 800 ° C.
The present invention also provides a sputtering target manufactured by the above-described method.
The present invention can provide a sputtering target having a high purity since a target having a consumable part is first treated with nitric acid, then subjected to secondary treatment with DBD plasma, and then powder is filled to produce a sputtering target.

Hereinafter, the present invention will be described.
1. Manufacturing method of sputtering target
a) 스퍼터링 폐타겟 디본딩a) sputtering waste target bonding
First, a sputtering waste target is debonded to obtain a target (sintered body portion) in which a consumable portion exists. That is, the used sputtering waste target is composed of a target composed of a sintered body portion and a backing plate, which are separated from each other by debonding them.
The method of debonding the target and the backing plate is not particularly limited, but it is preferable that the sputtering waste target is heated to 200 to 250 DEG C at an interval of 5 to 10 DEG C, and the sputtering target is held for 30 minutes and then debonded. If the temperature is rapidly increased to 10 ° C or higher, deformation of the backing plate may occur.
b) 불순물 제거b) Removal of impurities
The debonding removes impurities present in the separated target from the backing plate. Specifically, the target is subjected to a primary treatment with an acidic solution and a secondary treatment with a barrier dielectric discharge (DBD) plasma to remove indium and other impurities present in the target.
The acidic solution used in the primary treatment is not particularly limited, but nitric acid or aqua regia can be mentioned. The time for the treatment with the acidic solution is not particularly limited, but it is preferable to treat for about 1 hour.
The barrier dielectric discharge (DBD) plasma for the secondary treatment is performed by placing the target between the electrodes and discharging the plasma at a certain pressure in the presence of an inert gas such as argon. The pressure and time of the barrier dielectric discharge plasma treatment are not particularly limited, but it is preferable that the pressure is 600 to 760 torr and the time is 30 to 60 minutes in order to increase the removal efficiency of the impurities present in the target.
As described above, since the target separated from the waste target is subjected to the primary treatment with the acid solution and then the secondary treatment with the barrier dielectric discharge plasma, the removal efficiency of indium and other impurities existing in the target is high, and the sputtering target A sputtering target of high purity can be provided.
On the other hand, when the target was analyzed by inductively coupled plasma (ICP) and the purity of the target was not more than 99.995 wt%, the barrier dielectric plasma treatment was further performed for 30 minutes to determine the target purity .
The target from which the impurities have been removed is put into a mold, and a powder is filled in a consumable portion of the target to prepare a molded body. At this time, the filling amount of the charged powder is not particularly limited, but it is preferable to apply the powder so that the total weight of the target and the powder becomes 110 to 120% by weight based on 100% by weight of the finally obtained sputtering target. When the total weight of the target and the powder is less than 110% by weight, it may be difficult to obtain a sputtering target having a required thickness. If the total weight exceeds 120% by weight, the production time of the sputtering target is increased, to be.
The pressure and time for pressing the mold to produce the molded article are not particularly limited, but the pressure is preferably 60 to 150 MPa, and the time is preferably 30 to 90 seconds.
On the other hand, the powder to be filled in the consumable part of the target is not particularly limited as long as it is a powder produced by a method known in the art, but it is preferable that the powder is produced by a plasma process. The powder produced by the plasma process can exhibit high purity, and the purity of the sputtering target can be increased by using such a powder.
The method of preparing the powder by the plasma process is not particularly limited, but a granule or a target separated from the used sputtering target is introduced into a vacuum exhaust chamber (preferably, the amount of the feed is 500 to 2,000 g) ), The powder may be produced by applying a primary power at 5 to 10 kW, subjecting it to plasma treatment, and applying a secondary power at 15 to 20 kW to plasma treatment. At this time, the plasma treatment is preferably performed in the presence of argon, or a mixed gas of argon and nitrogen. The particle size of the powder thus produced is not particularly limited, but may be a fine spherical powder of 12 탆 or less. Meanwhile, in order to ensure the uniformity of the produced powder, a process of classifying the powder into a classifier may be additionally carried out.
d) 소결체 제조d) Manufacture of sintered body
The compact is sintered to produce a sintered body. Specifically, the molded body is charged into a carbon mold, charged into a hot press chamber, and sintered under a reduced pressure of 5.0 × 10 -4 torr or less by using a vacuum pump. The temperature and time for sintering are not particularly limited, but in consideration of the relative density of the sintered body to be obtained, the sintering temperature is preferably 700 to 800 ° C, and the sintering time is preferably 10 to 15 hours. The sintering pressure is preferably 10 to 20 MPa.
When the relative density of the sintered body manufactured herein is less than 99.0%, particles or nodules may be generated during the formation of the thin film. Therefore, it is preferable that the sintered body having a relative density of less than 99.0% is reused in the production of powder for filling.
On the other hand, although the sintered body can be used as a sputtering target, it is preferable to bond and process the sintered body and make it into a final product for ease of use in forming a thin film. The bonding of the sintered body may be performed by removing carbon adhered to the surface of the sintered body using a lathe, and then bonding the backing plate with indium. At this time, the temperature for bonding with the backing plate is 200 to 250 ° C. After the bonding, it is confirmed through the ultrasonic test that the bonding rate is 99.0% or more. If the bonding rate is 99.0% or less, the bonding is performed after the bonding. When the bonding is completed, the substrate is processed to a desired thickness using a shelf, and then subjected to a cleaning and packaging process.
2. Sputtering target
The present invention provides a sputtering target manufactured by the above manufacturing method. Such a sputtering target of the present invention can exhibit high purity because it is produced by the above production method.
Here, the component constituting the sputtering target of the present invention is not particularly limited, but is preferably composed of gold (Au). That is, the sputtering target of the present invention is obtained by separating a target (sintered body portion) made of gold from a sputtering waste target, and filling a consumable portion of the target with gold powder.

A molded body was prepared in the same manner as in Example 1, except that the target obtained after the debonding was poured into a beaker containing hydrochloric acid for 1 hour to remove indium and impurities existing on the surface of the target.
[Experimental Example 3] Mold Relative Density Analysis
The relative densities of the shaped bodies prepared in Examples 1 to 5 were measured using the Archimedes principle, and the results are shown in Table 4 below.
Referring to Table 4, it was found that it is preferable that the pressure is high in order to obtain a molded article having a high relative density. However, if the pressure excessively increases, the mold and the crucible may be damaged and the purity of the molded body may be lowered. Therefore, the pressure for obtaining the molded body is preferably 60 to 150 MPa.
[Manufacturing Example 1] Production of sintered body

Referring to Table 6, it was confirmed that a sintered body having a relatively high density was obtained when the sintering temperature was 700 to 800 ° C.

Referring to Table 7, it was confirmed that a sintered body of high purity was obtained by subjecting the target obtained by debonding to primary treatment with nitric acid and secondary treatment with barrier dielectric discharge plasma.
