본 발명은 CZTS계 박막 태양전지의 제조방법에 관한 것으로, 상세하게는 버퍼층, 윈도우층 형성 후 열처리를 수행하여 광전변환효율이 향상된 CZTS계 박막 태양전지의 제조방법에 관한 것이다.

최근 심각한 환경오염 문제와 화석 에너지 고갈로 차세대 청정에너지 개발에 대한 중요성이 증대되고 있다. 그 중에서도 태양전지는 태양 에너지를 직접 전기 에너지로 전환시키는 장치로서, 공해가 적고, 자원이 무한적이며 반영구적인 수명을 가지고 있어 미래 에너지 문제를 해결할 수 있는 에너지원으로 기대되고 있다.

한편, CZTS계 박막 태양전지의 제조방법과 관련된 종래의 기술로서, 대한민국 공개특허 제10-2012-0085331호에서는 CZTS/Se 전구체 잉크 및 얇은 CZTS/Se 필름과 CZTS/Se-계 광전지의 제조 방법이 개시된 바 있다. 구체적으로는, a)i) 유체 매질, ii) 코팅된 구리-함유 칼코게나이드 나노입자, iii) 코팅된 주석-함유 칼코게나이드 나노입자, 및 iv) 코팅된 아연-함유 칼코게나이드 나노입자를 포함하며, 칼코게나이드는 황화물 또는 셀렌화물이며 조성물의 Cu:Zn:Sn:(S + Se)의 몰비는 약 2:1:1:4인 조성물로 광전지 기재를 코팅하여 코팅된 기재를 형성하는 단계; b) 코팅된 광전지 기재를 400℃ 내지 600℃의 온도에서 가열하여 광전지 기재 상에 어닐링된 얇은 CZTS/Se 필름을 형성하는 단계; c) 선택적으로, 단계 a) 및 단계 b)를 반복하여 원하는 두께의 CZTS/Se 필름을 형성하는 단계; d) CZTS/Se 층 상에 버퍼층을 침착하는 단계; 및 e) 버퍼층 상에 상부 접촉층을 침착하는 단계를 포함하는 광전지 형성 방법이 개시된 바 있다.
