Abstract
Description
BACKGROUND OF THE INVENTION 1. Field of the Invention The present invention relates to a method for manufacturing a double-sided light receiving solar cell, and more particularly, to a method for manufacturing a double-sided light receiving solar cell capable of reducing the number of process steps and improving process efficiency.
A solar cell is a device that receives sunlight and performs photoelectric conversion. A general solar cell has a structure in which a front electrode and a rear electrode are provided on a front surface and a rear surface, respectively. In the structure, the front electrode is provided on the front surface of the light receiving surface, so that the light receiving area is reduced by the area of the front electrode.
In order to solve the problem of reducing the light receiving area, a rear electrode type solar cell has been proposed. The back electrode type solar cell has a (+) electrode and a (-) electrode on the back surface of the solar cell, thereby maximizing the light receiving area of the solar cell front surface.
Meanwhile, since the conventional solar cell including the rear electrode type solar cell receives sunlight only on one of the front surface and the rear surface, there is a fundamental limitation in receiving sunlight. In recent years, studies have been made on a double-sided light receiving solar cell capable of receiving light on both the front and rear surfaces. For example, Korean Patent Laid-Open Publication No. 10-2012-0077711 discloses a double-side light receiving type localized emitter solar cell and a manufacturing method thereof.
BRIEF DESCRIPTION OF DRAWINGS FIG. 1 is a configuration diagram of a double-sided light receiving type solar cell according to the prior art.
Referring to FIG. 1, a basic structure of a double-side light-receiving solar cell will be described. A p-
In general, such a double-sided light-receiving solar cell is manufactured by independently performing a diffusion process for forming a p-type emitter on the entire surface of the substrate and a diffusion process for forming an n-type rear whole layer on the rear surface of the substrate. In addition, it is necessary to separately form a diffusion prevention film for suppressing the diffusion of the impurity ions of the different conductivity types on the other surface (for example, the rear surface) of the target substrate (for example, the front surface) do.
As described above, the conventional double-side light-receiving solar cell manufacturing method requires two heat treatment processes (diffusion process) and two diffusion prevention film formation processes, which complicates the process and increases the manufacturing cost.
SUMMARY OF THE INVENTION The present invention has been proposed in order to solve the problems of the prior art as described above, and it is an object of the present invention to provide a semiconductor device and a method of manufacturing the same, The present invention provides a method of manufacturing a double-side light-receiving solar cell that can improve process efficiency and reduce manufacturing costs.

Hereinafter, a method of manufacturing a double-side light receiving type solar cell according to a preferred embodiment of the present invention will be described in detail with reference to the accompanying drawings.
FIGS. 2A to 2K are cross-sectional views illustrating a method of manufacturing a double-side light-receiving solar cell according to a first embodiment of the present invention.
First, an n-type
Next, a borosilicate glass (BSG)
In a subsequent diffusion process, the
In this embodiment, the
The
2D, a portion of the
Specifically, a laser beam is irradiated onto an electrode region on a surface of the
Then, a Co-diffusion process is performed as shown in FIG. 2E to form a selective emitter structure of the p-
Specifically, when the
At this time, since the
On the other hand, when the atmospheric pressure chemical vapor deposition method or the plasma chemical vapor deposition method is used, the thickness of the oxide film such as the
On the other hand, in the case of the conventional method of etching as BBr 3 or POCl 3 can not control the thickness of the BSG or PSG thin film to be produced as a by-product in the thermal diffusion process, it is difficult to use such thin films as film etching, generation of the oxide film having a predetermined thickness The manufacturing process is very complicated and the manufacturing cost is increased.
Also, in the case of the conventional doping method in which a BSG or a PSG thin film is formed through ion implantation, an oxide film having a sufficient thickness is not formed in the doping process, so that an etch stopping film is not naturally produced. Therefore, a separate oxidation prevention film must be formed, so that the number of processes increases.
Then, the
Next, as shown in FIG. 2H, the
Next, as shown in FIGS. 2I to 2K, a
그리고, 동시 소성공정(Co-firing)을 진행하여 도포된 금속 페이스트를 경화함으로써, p형 에미터(241)에 접촉하는 전면전극(291)과 n형 후면전계층(250)에 접촉하는 후면전극(292)의 형성을 완료할 수 있다(도 2k 참조).Specifically, a metal paste for forming the
In the first embodiment, as the metal paste for forming the
As described above, in the first embodiment, the
Also, in the laser doping process of FIG. 2D, the first embodiment can use the
In the laser doping process of FIG. 2D, defects in the heat affected zone (HAZ) are generated on the electrode region on the surface of the
Thus, as in the first embodiment, after the laser doping process of FIG. 2D, a high-temperature heat treatment such as the simultaneous diffusion process of FIG. 2E is performed, so that these defects can be mitigated. That is, it is possible to mitigate the defects existing in the electrode region irradiated with the laser through the simultaneous diffusion process, and to reduce the surface recombination loss and the photoelectric conversion efficiency by lowering the defect concentration.
In the first embodiment described above, the case where the laser doping is performed locally on the entire surface of the
That is, a laser is locally irradiated to the
The selective doping layer structure is composed of a lightly doped layer in the light receiving region for reduction of surface recombination loss and a highly doped layer in the electrode region for reducing the contact resistance. The second embodiment of FIG. 3 implements a selective rear field structure on the backside of the
Then, the n-type impurity in the PSG layer is diffused into the back surface of the
The other constituent elements and their forming processes correspond to the first embodiment, and a detailed description thereof will be omitted.

4A to 4C sequentially show the texturing process of the n-type
As in the first embodiment, the
During the diffusion process, the
As a result of the simultaneous diffusion process, the p-type impurity in the
Then, by locally irradiating an electrode region on the surface of the
At this time, inactive doped ions in the preformed p-

Compared with the first and second embodiments, in the third embodiment, the simultaneous diffusion process through the high temperature heat treatment of FIG. 4D is performed first, followed by the local laser doping process of FIG. 4E.
Although the thermal damage that may occur during the laser doping process can not be alleviated through the subsequent heat treatment process by changing the process order, the impurity ions diffused into the
