The present invention relates to a semiconductor manufacturing apparatus, and more particularly to a thin film deposition apparatus using a plasma.
In general, a wafer is fabricated into a semiconductor device after repeatedly performing a semiconductor manufacturing process such as photography, diffusion, etching, chemical vapor deposition, and metal deposition.
In the above-described semiconductor manufacturing process, a process of depositing a thin film on a wafer includes a method using a remote plasma and a sputtering method using an target to generate an argon plasma.
However, the remote plasma method has a disadvantage in that the formation of a thin film is slow due to a small amount of ions forming a thin film on a wafer due to energy loss due to a long distance of ionizing a gas from the outside of the reaction chamber and transporting the gas to the reaction chamber. In addition, there is a disadvantage that the quality of the thin film is poor due to ionization imbalance due to a long distance supply, and the size of the equipment is increased due to the auxiliary equipment in the case of a large capacity by using a remote plasma.
The sputtering method detaches a target material by argon ions generated by plasma energy, collides with ions on the wafer, and damage to the wafer occurs due to impact.

The
Plasma generator
The
The process gas flowing into the plasma generating space a is plasmatized (activated) by the
The through
In addition, since the
The
Briefly looking at the thin film deposition process in the present invention, the
5 is a modified example of the plasma generating unit, the
6 is a modified example of the plasma generating member, wherein the
7 and 8 illustrate various types of electrodes used as targets, the
As shown in FIG. 9, the
In the thin
As described above, according to the present invention, the
Although the thin film deposition apparatus according to the present invention has been described above, the present invention is not limited by the above-described embodiment. The technical idea of the present invention is that, in a facility for performing a thin film deposition process, an electrode used as a target inside a reaction tube is installed in a plasma generating space.
As described above, the present invention includes a plasma generator in the process chamber so that the excited process gas is not recombined before reaching the wafer. As a result, the deposition time can be shortened, and the uniformity of the wiper surface according to the deposition can be improved.
In addition, by installing an electrode serving as a target inside the plasma generator, thin film deposition using a sputtering effect can be applied to a batch type vertical reactor, thereby improving productivity.
