Abstract
Description
In order to make nano devices using carbon nanotubes, carbon nanotubes having semiconductor properties should be manufactured and arranged regularly.
As a novel technique for the production of carbon nanotubes, Korean Patent Application No. 99-0030697 describes a method for mass synthesis of high purity carbon nanotubes by plasma chemical vapor deposition, but it aligns the high purity carbon nanotubes in a vertical direction. It is possible to synthesize a large amount of high-purity carbon nanotubes because it can be synthesized in a large amount, and the properties are different from those of the diode properties of the present invention.
Carbon nanotubes exhibit metallic and semiconducting properties depending on their helix. When two different tubes with metallic and semiconducting properties are connected to each other, theoretical calculations indicate that rectification occurs by the connected parts [1]. Rectification is a characteristic of semiconductor diodes. When two tubes of different diameters are connected to one another, they will have the same properties as semiconductor diodes.
In the fabrication of porous alumina nanoframes for the production of carbon nanotubes in which these different diameter tubes are regularly arranged, a two-step anodization method is used. This two-stage anodization method is an application of an anodization method. When a porous alumina nanoplate is fabricated using the anodic oxidation method, pores of uniform diameter are regularly arranged perpendicularly to the nanoframe [2]. In the case of synthesizing carbon nanotubes in this nanoframe, carbon nanotubes of uniform diameter are regularly arranged perpendicular to the plane [3]. Anodizing is a kind of electrolysis method in which a thin aluminum plate is used in an acid electrolyte solution such as oxalic acid, phosphoric acid, sulfuric acid, etc. as a cathode and a carbon electrode as a cathode. In this case, aluminum is oxidized to become alumina, It is known that the pores are gripped. In the two-stage anodization method, a thin aluminum plate is anodized for a long time (more than 10 hours), and then the pores are formed. It is a method of digging pores of desired depth under the same conditions. The multi-step anodization method is a method that is useful for producing nano-frames in which pores of uniform diameter are regularly arranged by repeating a process of digging pores, removing an oxide layer, and digging again. The spacing between the pores is proportional to the voltage applied during anodization and the depth of the pores is proportional to the time of anodization [4]. The pore diameter can be expanded in acids such as phosphoric acid or base solutions such as sodium hydroxide [5]. In the case of synthesizing carbon nanotubes by flowing hydrocarbon gas such as acetylene into the porous alumina nanoframe thus prepared (chemical vapor deposition method), tubes of uniform diameter are regularly arranged perpendicular to the nanoframe, and the tubes are formed by several walls ( So-called multi-wall nanotubes with walls are mainly metallic. In order to use carbon nanotubes in the fabrication of nanodevices, they must have semiconducting properties, but these tubes themselves are metallic, so it is almost impossible to use them in the fabrication of nanodevices. Carbon nanotubes are hexagonal carbon rings connected to each other to form a tube shape, but two carbon nanotubes of different diameters are connected to each other in addition to hexagonal and pentagonal carbon rings. It is expected that its electrical conductivity will degrade and show semiconductor properties. When two carbon nanotubes of different diameters are connected to each other, the carbon nanotubes may be useful for fabricating nanodevices due to the semiconductor properties of the connected portions. In addition, when manufacturing the carbon nanotubes using the alumina nano-frame of the present invention, unlike the conventional chemical vapor deposition method, because the alumina acts as a catalyst, carbon nanotubes having the same shape as the pore shape of the nano-frame is made in the pores It has the advantage of not having to use a separate catalyst. Conventional methods of manufacturing carbon nanotubes are not known how to intentionally form a tube in which two different diameter tubes are connected in a straight line.
It is an object of the present invention to provide a method of digging several pores of different diameters in a porous alumina nanoframe.
Still another object of the present invention is to provide a carbon nanotube having a shape in which two or more tubes having different diameters are connected by using porous alumina nanoframes having different pore diameters.

In the state where the oxide layer is not removed, the carbon nanotubes are regularly arranged perpendicular to the nanoframe.

This is a picture of a joint where two tubes of different diameters are joined by removing alumina from the acid after bending the nano-frame synthesized with a tube. Also, a small diameter tube is bent by removing an oxide layer. Nano-frames were prepared in oxalic acid solution. The small diameter of carbon nanotubes is about 29 nm and the large diameter is about 60 nm.
The present invention comprises the steps of digging pores of a predetermined depth in a two-step or multi-step anodization method in a constant temperature acid electrolyte solution in the production of porous alumina nano-frame; Thereafter, while maintaining other conditions such as voltage and type of electrolyte, the pores are continuously sold by varying the temperature of the electrolyte or the two-stage or multi-stage anodization method is used to expand the plate pores from the acid or base. ; Digging again under the same conditions as when digging the pores before expanding the pores; And repeating the above steps to dig a plurality of connected pores having different diameters and dividing pores having two or more different diameters connected pores.
The present invention also relates to a nanoframe having pores in the shape of two or more different diameter pores connected to the alumina plate produced by the above method, and using the nano-frame described above, two or more diameters The present invention relates to a method for producing carbon nanotubes in which another tube is connected.
First of all, the production of porous alumina nano-frames for the production of carbon nanotubes of the present invention should be preceded.
Such porous alumina nano templates are prepared as nano templates having two or more pores of different diameters by the following pore expansion method or electrolyte temperature change method.
(a) 세공 확장 방법(a) pore expansion method
In the electrolytes of sulfuric acid, oxalic acid, phosphoric acid, and the like, pores of a constant depth are plated by a multi-step anodic oxidation method, and the diameters of the pores are expanded in a phosphoric acid or NaOH solution. After expanding the diameter of the pores, re-sell the pores of the desired depth under the same conditions as the first time.
(b) 전해질의 온도 변화 방법(b) Temperature change method of electrolyte
Alternatively, a method of digging pores of a certain depth by a two-step or multi-step anodic oxidation method at a constant temperature, changing the temperature of the electrolyte to another temperature, and then continuously digging pores may be used. Under the given conditions, the pore diameter increases with higher electrolyte temperature during anodization. The method of changing the temperature of the electrolyte is useful for producing nanotubes with shapes of two different diameters repeated.
In both cases, as shown in FIG. 1, pores having different diameters above and below may be made. For reference, in the case of different temperature, the diameter of the lower pores will be larger if the later temperature is higher. By adjusting the voltage applied during anodization, the three-space interval can be controlled, and the pore diameter can be controlled by controlling the temperature of the electrolyte solution [4]. By controlling the time to anodize and the time to expand the pores, it is possible to make pores with the desired depth and diameter. The diameter of the pores before expansion can vary widely depending on the electrolyte and the temperature used. When using a phosphate electrolyte of sulfuric acid, oxalic acid, phosphoric acid is the largest pore size, when using a sulfuric acid electrolyte the pore diameter is very small, about 0 nm sulfuric acid is about 10 nm.
[6].When carbon nanotubes are prepared by pyrolyzing hydrocarbon gases such as acetylene on the nano-structures made in this way (a chemical vapor deposition method), carbon nanotubes are prepared on the pore walls by alumina acting as a catalyst. It has the shape of pores [6] [Figs. 2, 5b, 6]. For reference, it is not necessary to precipitate a catalyst such as Co at the bottom of the pore, and it is known that the catalyst does not act as a catalyst even when the pore depth is deep [6].
When digging the pores of the desired diameter by adjusting the voltage applied to the anodization, the type of electrolyte and the temperature of the electrolyte, and expanding the pores again by expanding the pores, the ratio between the large diameter and the small diameter is controlled within a certain range. This is possible. Therefore, carbon nanotubes having a ratio of various diameters can be manufactured using the carbon nanotubes, and these carbon nanotubes will exhibit the properties of semiconductor diodes that appear when the metal and semiconductor tubes are connected.
The metal alumina remaining in the nanoframe after the synthesis of carbon nanotubes by flowing hydrocarbon gas such as acetylene is immersed in a saturated HgCl 2 solution, and when the carbon layer on the surface and an oxide layer under the pores are removed, Carbon nanotubes exhibiting the property of have a vertically and regularly arranged shape [FIG. 2]. The carbon layer on the top and the oxide layer on the bottom of the pore are removed by mechanical polishing or ion etching.
Before the carbon nanotubes are synthesized, the alumina layer is first removed, and then the tube is synthesized, and the carbon layer on the surface and the oxide layer under the pores are removed. It is also possible to synthesize carbon nanotubes by removing the upper and lower thin films, and remove carbon layers on both surfaces.
Preparation of Carbon Nanotubes with p-n Junction
When two different diameter pores dig a pore connected to each other, and synthesize the carbon nanotubes in the nano-frame, two or more, carbon nanotubes of different diameters are connected to each other is produced [Fig. 1 and 2]. These tubes will have the properties of p-n junctions and may be used to fabricate transistors.
Carbon nanotubes with p-n-p or n-p-n junctions
Digging pores with different diameters at the center and both ends, and synthesizing carbon nanotubes in the nano-frame will have a diameter smaller or larger than both ends of the carbon nanotubes [Fig. 3 and 4]. These tubes could be used to fabricate transistors in the shape of two interconnected p-n junctions.
When the carbon nanotubes are manufactured using the porous alumina nanoframes produced by the method of the present invention, the relative positions of the tubes can be accurately known since they are manufactured in the pores of the regularly arranged porous alumina nanoframes [FIG. 2]. Therefore, carbon nanotubes may be connected to each other to easily manufacture nanodevices using carbon nanotubes. In addition, by adjusting the diameter of the pores of the nano-frame of the present invention as desired, it is possible to manufacture carbon nanotubes in which tubes of different diameters are regularly connected, and the nano-device using the connection between the tubes of the carbon nanotubes has a diode property It is useful for production. In addition, when manufacturing carbon nanotubes using the nano-frame of the present invention, there is no need to use a separate catalyst, and thus, the process may be further simplified.
