Description
The present invention relates to a silicon carbide parts manufacturing apparatus for manufacturing semiconductor devices using a substrate such as a wafer in a dry etching process, a deposition nozzle thereof, and a method of manufacturing silicon carbide parts using the same. More specifically, it relates to a method of manufacturing silicon carbide parts using the same. It relates to a silicon carbide parts manufacturing device capable of simultaneously producing parts, a deposition nozzle thereof, and a method of manufacturing silicon carbide parts using the same.
Generally, the plasma processing technique used in the semiconductor manufacturing process is one of the dry etching processes and is a method of etching an object using gas. This follows the process of injecting an etching gas into a reaction vessel, ionizing it, and then accelerating it to the wafer surface to physically and chemically remove the wafer surface. This method is widely used because it is easy to control etching, has high productivity, and can form fine patterns at the level of several tens of nm.
Parameters to be considered for uniform etching in plasma etching include the thickness and density of the layer to be etched, the energy and temperature of the etching gas, the adhesion of the photoresist, the condition of the wafer surface, and the uniformity of the etching gas. You can. In particular, the control of radio frequency (RF), which is the driving force for etching by ionizing the etching gas and accelerating the ionized etching gas to the wafer surface, can be an important variable, and can also be directly and indirectly used in the actual etching process. It is considered a variable that can be easily controlled.
When looking at wafers that are actually etched in a dry etching device, it is essential to apply even high frequency to have uniform energy distribution over the entire surface of the wafer. This cannot be achieved by simply adjusting the output of the wafer, and to solve this problem, the stage as a high-frequency electrode used to apply high frequency to the wafer and the shape of the anode and the focus ring that actually functions to fix the wafer are used for semiconductor manufacturing. It is greatly influenced by
Various semiconductor manufacturing components, including the focus ring in a dry etching device, play a role in concentrating plasma around the wafer where etching is performed in a reaction vessel under harsh conditions where plasma is present, and the components themselves are exposed to plasma and are damaged. Therefore, research to increase the anti-plasma properties of semiconductor manufacturing components has been continuously conducted. As one of them, there is research on methods of manufacturing parts such as focus rings and electrodes made of silicon carbide (SiC) instead of silicon.
In the prior art, a plurality of deposition nozzles were installed in the chamber for process efficiency and even deposition. However, there was a problem in that the deposition source material sprayed through the deposition nozzles was deposited on the injection ports of the deposition nozzles or other deposition nozzles, thereby blocking the injection ports of the deposition nozzles during the process and reducing productivity. To solve this problem, a method of dividing a plurality of deposition nozzles into a plurality of groups and performing the deposition process at a time difference for each group has been proposed. However, this method does not improve the productivity and quality of silicon carbide parts. There have been limits.
