Claims (7)
상기 냉각부 후단에 구비되고, 상기 웨이퍼를 기 설정된 시간 동안 유지시키는 안정화부; 및
상기 안정화부의 후단에 구비되고, 상기 웨이퍼의 무게를 측정하는 무게측정파트를 포함하는 측정부; 및
상기 웨이퍼의 온도를 측정하는 온도측정파트를 포함하고, 상기 웨이퍼의 온도가 상기 기 설정된 온도를 초과할 경우 상기 냉각부로 투입하고, 상기 기 설정된 온도 이하일 경우 상기 안정화부로 투입하는 이송부;
를 포함하고,
상기 측정부는,
측정 챔버;
상기 측정 챔버에 구비되고, 상기 웨이퍼가 안착되는 거치파트;
상기 측정 챔버 내측에 연결되고, 상기 웨이퍼를 지지하는 지지파트; 및
상기 측정 챔버 내측에 연결되는 고정부분 및 상기 고정부분에서 수평방향으로 이동하는 이동부분을 포함하되, 상기 지지파트를 기준으로 양 측에 각각 구비되는 다수의 센터링파트;

measuring chamber;
a mounting part provided in the measurement chamber and on which the wafer is seated;
a support part connected to the inside of the measurement chamber and supporting the wafer; and
A plurality of centering parts including a fixed part connected to the inside of the measuring chamber and a moving part moving in a horizontal direction from the fixed part, each provided on both sides of the support part;

상기 플레이트 내부에 구비되고, 상기 순환파트보다 상측에 배치되는 쿨링팬; 및
상기 플레이트 또는 상기 플레이트에 안착되는 상기 웨이퍼의 온도를 측정하는 감지파트;
