상기 탄소원은 일정한 크기의 비표면적을 가질 수 있다. 예를 들어, 상기 탄소원의 비표면적은 약 50 ㎡/g 내지 약 150 ㎡/g 일 수 있다. 자세하게, 상기 탄소원의 비표면적은 약 70 ㎡/g 내지 약 120 ㎡/g 일 수 있다. 더 자세하게, 상기 탄소원의 비표면적은 약 90 ㎡/g 내지 약 100 ㎡/g 일 수 있다.The carbon source may have a specific surface area of a certain size. For example, the specific surface area of the carbon source may be about 50 m 2 /g to about 150 m 2 /g. Specifically, the specific surface area of the carbon source may be about 70 m 2 /g to about 120 m 2 /g. More specifically, the specific surface area of the carbon source may be about 90 m 2 /g to about 100 m 2 /g.
또한, 상기 규소원은 일정한 크기의 비표면적을 가질 수 있다. 예를 들어, 상기 규소원의 비표면적은 약 50 ㎡/g 내지 약 150 ㎡/g 일 수 있다. 자세하게, 상기 규소원의 비표면적은 약 70 ㎡/g 내지 약 120 ㎡/g 일 수 있다. 더 자세하게, 상기 규소원의 비표면적은 약 90 ㎡/g 내지 약 100 ㎡/g 일 수 있다.In addition, the silicon source may have a specific surface area of a certain size. For example, the specific surface area of the silicon source may be about 50 m 2 /g to about 150 m 2 /g. In detail, the specific surface area of the silicon source may be about 70 m 2 /g to about 120 m 2 /g. More specifically, the specific surface area of the silicon source may be about 90 m 2 /g to about 100 m 2 /g.
상기 탄소원과 상기 규소원은 약 50 ㎡/g 내지 약 150 ㎡/g 의 범위에서 서로 동일 또는 서로 다른 크기의 비표면적을 가질 수 있다.The carbon source and the silicon source may have specific surface areas of the same or different sizes in the range of about 50 m 2 /g to about 150 m 2 /g.
여기서, 비표면적이란 입자의 체적당의 표면적을 의미하는 것으로서, 비표면적이 크다는 것은 입자의 지름이 작은 것을 의미한다. 즉, 실시예에 따른 탄소원과 규소원의 비표면적이 크다는 것은 탄소원의 입자 또는 규소원의 입자 내에 공극이 많이 형성되고, 입자 내의 소입자들의 지름이 작은 것을 의미할 수 있다.Here, the specific surface area means a surface area per volume of particles, and a large specific surface area means a small diameter of the particle. In more detail, the particle size of the carbon source may be about 3 μm to about 5 μm.
또한, 상기 규소원은 일정한 크기의 입도를 가질 수 있다. 예를 들어, 상기 규소원의 입도는 약 0.1㎛ 내지 약 5㎛ 일 수 있다. 자세하게, 상기 규소원의 입도는 약 1㎛ 내지 약 5㎛ 일 수 있다. 더 자세하게, 상기 규소원의 입도는 약 3㎛ 내지 약 5㎛ 일 수 있다.In addition, the silicon source may have a particle size of a certain size. 상기 탄소원과 상기 규소원은 약 0.1㎛ 내지 약 5㎛의 범위에서 서로 동일 또는 서로 다른 크기의 입도를 가질 수 있다.
The carbon source and the silicon source may have the same or different particle sizes in the range of about 0.1 μm to about 5 μm.
상기 탄소원과 상기 규소원은 서로 혼합 및 반응되어 탄화규소 분말을 형성할 수 있다.The carbon source and the silicon source may be mixed and reacted with each other to form a silicon carbide powder.
도 1은 실시예에 따른 탄화규소 분말을 제조하는 방법을 도시한 공정 흐름도이다.1 is a process flow diagram illustrating a method of manufacturing a silicon carbide powder according to an embodiment.
도 1을 참조하면, 실시예에 따른 탄화규소 분말 제조방법은, 혼합물을 형성하는 단계(ST10) 및 혼합물을 반응시키는 단계(ST20)를 포함할 수 있다.Referring to FIG. 1 , the silicon carbide powder manufacturing method according to the embodiment may include forming a mixture (ST10) and reacting the mixture (ST20).
각 단계를 좀더 상세하게 설명하면 다음과 같다.Each step is described in more detail as follows.
상기 혼합물을 형성하는 단계(ST10)에서는 규소원 및 탄소원을 준비하고, 이를 혼합할 수 있다.In the step of forming the mixture (ST10), a silicon source and a carbon source may be prepared, and the mixture may be mixed.
The process of mixing the carbon source and the silicon source may be classified into a dry mixing process or a wet mixing process depending on whether a solvent is used. In this case, according to the wet mixing process, it is possible to aggregate the carbon source and the silicon source, thereby improving productivity. In addition, according to the dry mixing process, it is possible to prevent problems of cost and contamination due to the use of a solvent, and it is possible to omit the carbonization process and the like, thereby simplifying the process.
이러한 규소원과 탄소원은 볼 밀(ball mill), 어트리션 밀(attrition bill) 등의 방법으로 혼합하여 혼합 분말을 회수한다. 혼합 분말은 체(sieve)에 의해 걸려져서 회수될 수 있다. The silicon source and the carbon source are mixed by a method such as a ball mill or an attrition bill to recover the mixed powder. The mixed powder can be recovered by being caught by a sieve.
The silicon source and the carbon source may be mixed in a predetermined ratio. For example, a mole ratio of carbon contained in the carbon source to silicon contained in the silicon source (hereinafter, “molar ratio of carbon to silicon”) may be about 1:1.5 to about 1:3. When the molar ratio of carbon to silicon exceeds about 3, the amount of carbon is large and the amount of residual carbon remaining without participating in the reaction increases, thereby reducing the recovery rate. In addition, when the molar ratio of carbon to silicon is less than about 1.5, the amount of silicon is large and the amount of residual silicon remaining without participating in the reaction increases, thereby reducing the recovery rate. That is, the molar ratio of carbon to silicon is determined in consideration of the recovery rate.
이때, 상기 규소원이 반응 단계의 고온에서 기체 상태로 휘발되는 것을 고려하여, 규소에 대한 탄소의 몰비를 약 1.8 내지 약 2.7로 할 수 있다.
At this time, considering that the silicon source is volatilized in a gaseous state at a high temperature in the reaction step, the molar ratio of carbon to silicon may be about 1.8 to about 2.7.
상기 혼합물을 반응시키는 단계(ST20)에서는, 상기 혼합물을 일정한 온도에서 합성시킬 수 있다.In the step of reacting the mixture (ST20), the mixture may be synthesized at a constant temperature.
상기 합성 공정에서는 상기 규소원과 고체 탄소원이 반응하거나 또는 상기 규소원과 상기 유기 탄소 화합물이 반응하여, 아래의 반응식 1 및 2의 단계에 따른 반응식 3의 전체 반응식에 의하여 탄화규소 분말이 형성될 수 있다. In the synthesis process, the silicon source and the solid carbon source react or the silicon source and the organic carbon compound react to form a silicon carbide powder by the overall reaction formula of Reaction Scheme 3 according to the steps of Schemes 1 and 2 below. have.
[반응식 1][Scheme 1]
SiO2(s) + C(s) -> SiO(g) + CO(g) SiO 2 (s) + C(s) -> SiO(g) + CO(g)
[반응식 2][Scheme 2]
SiO(g) + 2C(s) -> SiC(s) + CO(g)SiO(g) + 2C(s) -> SiC(s) + CO(g)
[반응식 3][Scheme 3]
SiO2(s) + 3C(s) -> SiC(s) + 2CO(g) SiO 2 (s) + 3C(s) -> SiC(s) + 2CO(g)
The heating temperature may be about 1300° C. or higher so that the above-described reaction can occur smoothly. At this time, by setting the heating temperature to about 1300° C. to about 1900° C., the silicon carbide powder produced may have a beta phase, which is a low-temperature stable phase. The beta phase is composed of fine particles, so that the strength of the silicon carbide powder can be improved. However, the embodiment is not limited thereto, and the silicon carbide powder may have an alpha phase, which is a high-temperature stable phase, by setting the heating temperature to exceed about 1900°C. The synthesis process may be performed for about 2 to 4 hours.
상기와 같은 제조 공정에 의해 약 1㎛ 내지 약 10㎛의 입도를 가지는 미립의 탄화규소 분말을 제조할 수 있다.Fine silicon carbide powder having a particle size of about 1 μm to about 10 μm can be manufactured by the manufacturing process as described above.
이어서, 상기 미립의 탄화규소 분말을 입성장시킬 수 있다. 자세하게, 상기 미립의 탄화규소 분말을 일정한 온도 및 압력에서 반응시킬 수 있다.Then, the fine silicon carbide powder can be grown into grains. In detail, the fine silicon carbide powder may be reacted at a constant temperature and pressure.
자세하게, 상기 미립의 탄화규소 분말은 약 2000℃ 내지 약 2200℃의 온도에서 반응될 수 있다. 또한, 상기 미립의 탄화규소 분말은 약 800mbar 내지 약 1000mbar의 압력에서 반응될 수 있다.In detail, the fine silicon carbide powder may be reacted at a temperature of about 2000 ℃ to about 2200 ℃. In addition, the fine silicon carbide powder may be reacted at a pressure of about 800 mbar to about 1000 mbar.
이에 따라, 최종적으로 제조되는 탄화규소 분말은 약 350㎛ 이상의 입도를 가질 수 있다.Accordingly, the finally manufactured silicon carbide powder may have a particle size of about 350 μm or more.

10 g of fumed silica and 10 g of phenolic resin were mixed to form a mixture. In addition, 6 kg of the raw material was put into a crucible 500φ×100H.
혼합장치는 임펠러가 설치된 장치로 임펠러 속도를 2000 rpm으로 30분간 작동하여 혼합하였다.The mixing device was a device equipped with an impeller, and the impeller speed was operated at 2000 rpm for 30 minutes to mix.
이후, 상기 혼합물을 승온 온도를 3℃/min으로 하여 약 850℃의 온도에서 2시간 동안 탄화공정으로 거쳐, 승온 온도를 5℃/min으로 하여 약 1700℃의 온도에서 약 3시간 동안 합성공정을 거쳐, 미립의 탄화규소 분말을 제조하였다.Then, the mixture was subjected to a carbonization process for 2 hours at a temperature of about 850 °C at a temperature increase of 3 °C/min, and a synthesis process for about 3 hours at a temperature of about 1700 °C at a temperature increase of 5 °C/min. Then, fine silicon carbide powder was produced.
이어서, 상기 미립의 탄화규소 분말을 약 850℃의 온도에서 약 1시간 동안 유지하고, 약 2150℃의 온도에서 약 4시간 동안 유지하여 탄화규소 분말을 입성장하여 탄화규소 분말을 제조하였다.Then, the fine silicon carbide powder was maintained at a temperature of about 850° C. for about 1 hour, and maintained at a temperature of about 2150° C. for about 4 hours to grow the silicon carbide powder into grains to prepare a silicon carbide powder.

도 2는 실시예에 따른 탄소원 또는 규소원의 입자를 도시한 도면이다. 도 2를 참조하면, 실시예에 따른 탄소원 또는 규소원 입자(100)은 충분한 면적의 공극(ag)을 가질 수 있고, 이에 따라, 탄소원 또는 규소원의 비표면적은 커질 수 있다.2 is a view showing particles of a carbon source or a silicon source according to an embodiment. Referring to FIG. 2 , the carbon source or
또한, 상기 탄소원 또는 규소원에 포함되는 불순물(200)들은 상기 공극을 통해 효율적으로 외부로 배출될 수 있다.In addition,
또한, 상기 탄소원 입자 또는 규소원 입자의 비표면적이 커짐에 따라, 탄소원 또는 규소원 입자의 활성 에너지(activation energy)가 감소되고, 이에 따라, 탄소원 또는 규소원의 합성 온도에서 불순물들이 용이하게 휘발되어 상기 공극을 통해 배출될 수 있다.In addition, as the specific surface area of the carbon source particle or silicon source particle increases, the activation energy of the carbon source or silicon source particle decreases, and accordingly, impurities are easily volatilized at the synthesis temperature of the carbon source or silicon source. It may be discharged through the pores.
또한, 상기 탄소원 또는 규소원 입자는 0.1㎛ 내지 5㎛의 입도를 가질 수 있다.In addition, the carbon source or silicon source particles may have a particle size of 0.1 μm to 5 μm.
이에 따라, 상기 탄소원 및 규소원을 혼합 및 합성하여 제조되는 탄화규소 분말의 잔류 SiO2 및 잔류 C를 감소시킬 수 있다.Accordingly, residual SiO2 and residual C of the silicon carbide powder produced by mixing and synthesizing the carbon source and the silicon source may be reduced.
반면에, 비교예 2 및 비교예5에서는 상기 탄소원 또는 규소원 입자가 약 0.1㎛의 입도를 가지게 되고, 이에 따라 비표면적의 증가로 인해, 충진밀도가 감소하게 되어 혼합물 합성시 반응 용기에 투입할 수 있는 혼합 분말의 양이 감소되어 공정 효율이 저하될 수 있다.On the other hand, in Comparative Examples 2 and 5, the carbon source or silicon source particles have a particle size of about 0.1 μm, and accordingly, due to the increase of the specific surface area, the packing density is decreased, so that when synthesizing the mixture, the particle size of the carbon source or silicon source is decreased. The amount of mixed powder that can be mixed is reduced, which may lower the process efficiency.
또한, 비교예 3 및 비교예 6에서는 상기 탄소원 또는 규소원 입자가 약 8㎛의 입도를 가지게 되고, 이에 따라 탄화규소 분말 내에 잔류 산소 또는 잔류 탄소 등이 증가하게 되어 이로 인해 이러한 탄화규소 분말을 이용하여 탄화규소 단결정 성장시 품질이 저하될 수 있다.In addition, in Comparative Examples 3 and 6, the carbon source or silicon source particles have a particle size of about 8 μm, and accordingly, residual oxygen or residual carbon in the silicon carbide powder increases. Therefore, the quality may be deteriorated when the silicon carbide single crystal is grown.
