〔시험예 5〕<레이저 마킹의 시인성> [Test Example 5] <Visibility of laser marking>
봉지 수지 조성물 (교세라 케미컬사 제조 「KE-G1250」) 을 성형하여 이루어지는 반도체 패키지 (50 ㎜×50 ㎜, 두께 600 ㎛, 다이싱 시트 첩부면의 산술 평균 조도 Ra : 2 ㎛) 의 봉지 수지의 면에, 하기 조건으로 레이저 마킹을 실시하였다. 그 봉지 수지의 면에 실시예 및 비교예의 다이싱 시트를 첩부하고, 첩부 직후에 시험예 2 에 기재되는 조건으로 자외선 조사를 실시하고 나서 박리시킨 경우 (조건 1), 및 첩부로부터 23 ℃ 상대 습도 50 % 의 환경하에 보관하여 1 주일 경과 후에 시험예 2 에 기재되는 조건으로 자외선 조사를 실시하고 나서 박리시킨 경우 (조건 2) 에 대해서, 반도체 패키지의 봉지 수지의 면의 마킹이 이루어진 부분을 육안으로 관찰하여, 마킹 부분의 시인성이 양호한지 불량인지를 판정하였다. 그 결과를 표 1 에 나타낸다.The surface of the sealing resin of the semiconductor package (50 mm x 50 mm, thickness 600 micrometers, arithmetic mean roughness Ra of the dicing sheet pasting surface: 2 micrometers) formed by molding the sealing resin composition ("KE-G1250" manufactured by Kyocera Chemical Co., Ltd.) 상기 점착제층에 에너지선을 조사하기 전의 상기 다이싱 시트에 대해서, JIS Z 0237 : 2009 에 준거하여, 스테인리스 시험판에 대한 180°필링 점착력 테스트를 실시했을 때에 측정되는 점착력이 10 N/25 ㎜ 이상이고,
상기 다이싱 시트의 상기 점착제층에 에너지선을 조사한 후, 당해 다이싱 시트에 대해서 가드너식 맨드릴 굴곡 시험기를 사용하여, ASTM-D522 에 기초해서 맨드릴의 직경을 2 ㎜ 로 하여 굽힘 시험을 실시해도, 상기 에너지선 조사 후의 점착제층에 균열이 생기지 않는 것을 특징으로 하는 다이싱 시트.A dicing sheet comprising a substrate and an adhesive layer laminated on at least one surface of the substrate, the dicing sheet comprising:
