상기 제1 버퍼층의 Si 농도는 상기 제1버퍼층의 배면에서 상기 제2버퍼층 및 상기 성장 방지층의 배면과 접하는 상기 제1버퍼층의 상면으로 갈수록 감소하고, 상기 제1버퍼층의 배면에서 100% 농도값을 가지며 상기 제1버퍼층의 상면에서 0%의 농도값을 가지고,
