상기 실리콘 기판의 상면에 제2 도전성 타입의 에미터층을 형성하는 단계;
상기 실리콘 기판의 하면을 산화시켜 터널링 산화층을 형성하는 단계;
상기 터널링 산화층을 어닐링하고, 오존 후처리 공정을 수행하여 터널 산화막을 형성하는 단계;
상기 터널 산화막의 하면에 도핑 다결정 실리콘층을 형성하는 단계;
상기 도핑 다결정 실리콘층의 하면에 제1 전극을 형성하는 단계; 및
상기 에미터층과 전기적으로 접속되는 제2 전극을 형성하는 단계;를 포함하며,
상기 터널링 산화층을 형성하는 단계에서,
질산을 이용하여 상기 터널링 산화층을 1nm 내지 2nm 두께로 형성하고,
