Abstract
Description
Recently, in various LED applications, such as low-power flexible display using LED, implantable photodynamic therapy in body, in vitro skin treatment, fiber integrated garment, semiconductor equipment, autonomous driving sensor and big data service light source, An attempt is being made to newly apply small size LEDs.
Generally, micro LEDs, which are defined as 10 ~ 100㎛, are fabricated on silicon or sapphire wafers and are not suitable for applying to the packaging process by utilizing Pick & Place equipment which is a method of transferring a single LED chip And a technique capable of transporting the material with high precision is required. To this end, a direct transfer technique for directly bonding a micro LED on a wafer to a target substrate and a print transfer technique utilizing an intermediate medium such as an electrostatic or abutment stamp have been proposed.
Particularly, as a transcription technology conventionally proposed as a transfer technique related to the present invention, first, as a method developed by X-Celeprint, USA, a stamp of an elastic polymer material is transferred to a transfer head And the LED on the wafer is transferred to the target substrate through the LED (refer to the following prior art document for a detailed method). However, such a transfer method has a problem that transfer precision is lowered due to the nature of the elastic material of the stamp, and the stamping process itself is also difficult. The relatively short life span of the stamp can also be pointed out as a problem.
As shown in FIG. 2, there is a method proposed by the Korea Institute of Machinery and Materials (refer to the following prior art documents) as a technique similar to the X-Celeprint stamp transfer method. However, There are the same problems as those of Celeprint's stamp transfer method, and there may be a problem that a pick-up position error of the LED due to positional deformation and a crack occurrence and a distortion due to pressurization occur during rolling contact during transfer.
Meanwhile, as shown in FIG. 3, a printing transfer technique using an electrostatic head has been proposed by LuxVue, Inc. of the United States, and a voltage is applied to a head portion made of a silicon material, (For a detailed method, see the prior art document below). This method has an advantage of selectively transferring a desired region or a single element, but a micro LED damage due to a charging phenomenon may occur due to a voltage applied to the head during electrostatic induction. In addition, there is a problem that the electrostatic head is difficult to process, and there is a problem that the array is turned on during pickup.

The first resin layer may be a resin-based adhesive or an adhesive such as acrylic or epoxy. If necessary, the primary resin layer may be subjected to a separate curing process through UV or heat.
Since the second resin layer requires selective curing, it is preferable to use a photo-curing resin material, and acrylic or epoxy-based adhesives can be used.
