먼저 100 mL 3-구 플라스크에 4.514 g의 InCl3와 55 mL의 올레일 아민(oleylamine, 70 wt%)을 투입한 후 100℃의 온도에서 1시간동안 진공상태를 유지하였다. 질소(N2)를 공급하면서 220℃로 가열한 후 20분마다 P(N(CH3)2)3을 0.638 mL씩 6번 주입하였다. 반응액을 상온으로 냉각한 후 헥산/에탄올 용매로 원심분리한 후 얻어진 InP를 헥산에 분산시켜 0.05M InP 용액을 얻었다.First, 4.514 g of InCl 3 and 55 mL of oleylamine (70 wt%) were added to a 100 mL three-necked flask, and the mixture was kept at 100 ° C. for 1 hour under vacuum. 상기 실시예 1에서 제조된 InP를 헥산에 분산시켜 0.05M InP 용액을 제조하였다. 상기 InP 용액 3mL에 0.01 mL 에칭용액 (HF(49 wt%)/water/n-butanol=1:2:17)을 주입하여 코어/쉘 구조의 나노결정 표면을 에칭하였다. 얻어진 코어/쉘 구조의 나노결정을 헥산/에탄올 용매로 원심분리한 후 헥산에 분산시켰다.

먼저 1 L 3-구 플라스크 InCl3 1.6 g (7.2 mmol), ZnCl2 0.98g (7.2 mmol) 및 올레일아민(oleylamine, 70 wt%) 60 mL를 투입한 후 100 ℃의 온도에서 1시간 동안 진공상태를 유지하였다. 질소(N2)를 공급하면서 220 ℃로 가열한 후 P(N(CH3)2)3 2 mL 1회 주입하였다. 10 분 경과 후 1-도데칸티올(1-dodecanethiol) 24 mL를 적가한 다음 200 ℃로 온도를 낮추고 200 ℃에서 7시간 동안 교반하였다. 상기 혼합물을 180 ℃로 온도를 낮추고 Zn 스테아레이트(stearate) 7.58g와 1-옥타데센(1-octadecene) 40 mL를 첨가한 후 진공처리하여 수분을 제거하였다. 상기 혼합물을 180℃ 하룻밤 방치한 후 상온으로 냉각한 다음 클로로포름/에탄올 용매로 원심분리하여 InP/ZnS 코어/쉘의 구조의 나노결정을 합성하였다. 합성된 나노결정을 클로로포름에 분산시켰다.

실시예 1, 실시예 2 및 비교예 1에 따라 제조된 나노결정의 크기를 투과 전자 현미경(TEM)으로 확인하였다. 도 3은 실시예 1에 따라 제조된 나노결정의 투과 전자 현미경 사진이고 도 4는 이를 확대한 투과 전자 현미경 사진이다. 도 5는 실시예 2에 따라 제조된 나노결정의 투과 전자 현미경 사진이고 도 6은 비교예 1에 따라 제조된 나노결정의 투과 전자 현미경 사진이다. 도 3과 도 4를 참조하면 실시예 1에 따라 제조된 나노결정은 약 20 nm의 크기를 나타내고 있다. 또한 도 5를 참조하면 실시예 2에 따라 제조된 나노결정은 약 14 nm의 입자크기를 나타내고 있다. 반면, 도 6을 참조하면 비교예 1에 따라 제조된 나노결정은 약 5 nm의 입자크기를 나타내고 있다. 상기 실시예 1과 2 및 비교예 1에 따른 나노결정을 헥산에 동일한 농도로 분산시킨 후, 바이알에 담은 후 용매의 증발을 막기 위해 캡핑한다. 해당 바이알을 UV tester(CORE TECH, KOREA)에 넣고 15W의 UV(280 nm 내지 360 nm)를 시간 별로 조사한 후, Hitachi社의 F-4500 Fluorescence Spectrophotometer을 사용하여 PL(photoluminance) 값을 측정하였다. 이중 실시예 2와 비교예 1의 측정 결과를 도 7에 도시한다. 도 7은 실시예 2와 비교예 1에 따라 제조된 나노결정의 UV 조사시간에 따른 PL 강도를 도시한 그래프이다. 측정을 위해 사용한 여기 파장(excitation wavelength)은 400nm 이다. 도 7을 참조하면 실시예 2에 따른 나노결정은 135 시간 경과후에도 우수한 PL 강도를 유지하였으나, 비교예 1은 15시간 경과시 PL 강도가 급격히 저하되고 20 시간 경과 후에는 측정의 의미가 없었다.The nanocrystals according to Examples 1 and 2 and Comparative Example 1 were dispersed in hexane to the same concentration, and then capped to prevent evaporation of the solvent after being immersed in the vial.
