Claims (14)
상기 돌출패턴들의 상면 및 상기 트렌치들의 상면은 식각되지 않고, 상기 에치 마스크가 증착되지 않은 상기 돌출패턴들의 측벽만 식각되는 단계;
상기 돌출패턴들 및 상기 트렌치들의 상면에 금속을 증착하는 단계;
타겟 기판 상에 전사용 접착층을 도포하는 단계; 및
상기 전사 기판을 상기 타겟 기판 상에 가압하여 상기 돌출패턴들의 상면에 증착된 금속을 상기 전사용 접착층으로 전사하는 단계를 포함하고,
상기 돌출패턴들의 측벽만 식각되어 상기 돌출 패턴들 각각이 역마름모꼴 형상으로 형성되고,
상기 전사 기판에 인가되는 압력을 제어하여 상기 전사용 접착층으로 전사되는 상기 금속의 돌출 또는 함몰 깊이를 제어하는 것을 특징으로 하는 고세장비 나노패턴 제조방법.
