Claims (26)
레이저 빔을 생성하는 레이저부;
상기 레이저 빔을 제1 레이저 빔, 제2 레이저 빔 및 제3 레이저 빔으로 분할하는 빔 스플리터;
상기 제1 레이저 빔을 상기 기판의 제1 면 또는 제2 면 중 어느 한 면으로 조사하면서 스크라이브 가공하여 상기 기판의 내부에 제1 식각부를 형성하는 제1 가공부;
상기 제2 레이저 빔을 상기 기판의 상기 제1 면으로 조사하면서 광스윙 스크라이브 가공하여 상기 기판의 내부에 제2 식각부를 형성하는 제2 가공부; 및
상기 제3 레이저 빔을 상기 기판의 상기 제2 면으로 조사하면서 광스윙 스크라이브 가공하여 상기 기판의 내부에 제3 식각부를 형성하는 제3 가공부
를 포함하고,
상기 제1 식각부의 깊이는 상기 기판의 내부의 제1 지점으로부터 상기 기판의 내부의 제2 지점까지의 거리와 실질적으로 동일하고, 상기 제2 식각부의 깊이는 상기 기판의 제1 면으로부터 상기 제1 지점까지의 거리와 실질적으로 동일하고, 상기 제3 식각부의 깊이는 상기 기판의 제2 면으로부터 상기 제2 지점까지의 거리와 실질적으로 동일하며,
상기 제1 식각부와 상기 제2 식각부가 맞닿고, 상기 제1 식각부와 상기 제3 식각부가 맞닿으면서 기판이 절단되는 것을 특징으로 하는 기판 절단 장치.A stage portion on which the substrate is seated;
