Description
BACKGROUND OF THE INVENTION 1. Field of the Invention [0001] The present invention relates to a conductive ball mounting head, and more particularly, to a conductive ball mounting head that mounts a conductive ball in a mounting groove formed in a substrate to provide an electrical connection with another electric device to be connected to an electrode of the substrate .
LSI(Large Scale Integration), LCD(Liquid Crystal Display)를 비롯한 반도체 장치 등을 실장할 때 전기적인 접속을 위해서 납땜볼(solder ball)과 같은 도전성 볼을 이용하는 경우가 많다.A conductive ball such as a solder ball is often used for electrical connection when a semiconductor device such as an LSI (Large Scale Integration) or an LCD (Liquid Crystal Display) is mounted.
A conductive ball having a fine particle shape having a diameter of about 1 mm or less is mounted on the substrate and used for electrical mounting of the substrate. 1, a flux 17 for soldering is screen-printed on a
Korean Patent Laid-Open No. 10-2007-0029764 (Mar. 14, 2007) discloses several configurations for mounting a conductive ball on a substrate.
Conventionally, a method of moving a conductive ball relative to a substrate by using a so-called squeegee method and mounting the conductive ball on a mounting groove is also used. After the conductive ball is received in a cylindrical conductive ball mounting head, And the conductive ball is moved inside the conductive ball mounting head to be mounted in the mounting groove.
In such a conventional conductive ball mounting apparatus, the conductive ball is sometimes damaged in the process of mounting the conductive ball on the board. The conductive balls are damaged in the process of pushing the conductive balls with the squeegee, and contamination due to the friction with the squeegee or the like has occurred. As a result, the remaining conductive balls that are not mounted in the mounting groove are not reusable due to contamination, resulting in a problem of disposal. In addition, the conductive ball is protruded from the inside of the conductive ball-mounted head and collides with the inner wall of the conductive ball-mounted head, and the surface of the ball is oxidized or damaged by the impact. When the damaged conductive balls are mounted on the substrate, electrical connection by the conductive balls is not normally performed, resulting in defects of the substrate itself or shortening the service life of the substrate.
SUMMARY OF THE INVENTION It is an object of the present invention to provide a conductive ball-mounted head having a structure capable of mounting a conductive ball on a mounting groove of a substrate while preventing damage to the conductive ball.

The head
An inner member (20) is placed on the outer side of the head body (10). The outer member (30) is covered on the outer side of the inner member (20). The
Referring to Fig. 4, the
3, 5 and 6, the
The
Hereinafter, the operation of the conductive ball mounting head according to the present embodiment configured as described above will be described.
First, the conductive ball-mounting head of this embodiment is disposed on the
On the other hand, the air injected from the
The air introduced into the
In this state, the
Since the
The area of the inner wall of the head
As described above, when the discharging
When the wall surface of the head
Hereinafter, a conductive ball mounting head according to the present invention will be described with reference to preferred embodiments, but the scope of the present invention is not limited thereto.
For example, in some cases, a conductive ball mounting head without the
In addition, the structure and shape of the
The
