Abstract
Description
The present invention relates to a pressurized impregnation type multi-layer radiator plate, and more particularly, to a method of manufacturing a metal matrix composites (MMC) radiator plate by pressurizing impregnation, Layered radiator plate having a high heat dissipation property by the metal matrix composite material and at the same time having a high insulation resistance by the ceramic plate by integrally joining the ceramic plate to the material heat sink.
The present invention also relates to a manufacturing method of the pressurized impregnated multi-layer radiator plate.
Since the LED element was mainly used as a display for a long time, heat dissipation is not a serious problem, and a resin substrate has been used as a circuit board on which an LED is mounted. However, as the application in the field of illumination has become prominent in recent years, a high power LED has been used, and in this case, the light efficiency and lifetime of the LED are deteriorated due to heat generation. Particularly, since the LED module is miniaturized and the output is increasing, there is more heat due to the heat generation.
1 is a view for explaining a conventional LED substrate. Referring to FIG. 1, heat generated in the
However, in order to use LEDs for illumination, high power LEDs must be used. In the case of such high output LEDs, the light emitting efficiency is as low as 20 to 30% and the chip size is small. . However, the resin substrate has a maximum thermal conductivity of about 10 W / mk, which is a problem because heat generated from a high output LED can not be efficiently discharged.
Therefore, in order to dissipate the high power LED, an additional heat dissipation device is attached or a metal matrix composite material having better heat dissipation instead of resin is used as a heat dissipation plate. An example of a metal matrix composite material is an aluminum-based carbon composite material in which an aluminum molten alloy is impregnated into a pore of a carbon compact.
고출력 LED 뿐만 아니라 전력 IGBT(insulated gate bipolar mode transistor)와 같은 전력반도체의 경우에도 이러한 방열 처리가 마찬가지로 문제시 되고 있다. In the case of power semiconductors such as power IGBTs (insulated gate bipolar mode transistors) as well as high power LEDs, such heat radiation treatment is also problematic.
2 is a view for explaining a
As shown in FIG. 2A, a
Aluminum nitride (AlN) itself, which can simultaneously satisfy the thermal conductivity and the insulating property without using the
At this time, before the
For example, in the case where the metal-base
Therefore, the surface of the aluminum-based carbon composite material is coated with a metal such as nickel (Ni) having a melting point higher than that of aluminum to form the
If the soldering 130a bond between the
As described above, the
Further, since the

The assembly is charged into a mold, molten metal is injected into the mold as a molten impregnation agent, and the molten impregnant is impregnated into the recess by a pressure impregnation step to obtain a metal matrix composite heat sink, and at the same time, And pressing the ceramic plate to the metal matrix composite heat sink by an impregnation agent.
The method may further include forming a metal coating on a surface of the ceramic plate before the assembling step. At this time, the metal coating may be formed by injecting a metal powder onto the surface of the ceramic plate to physically insert the metal coating.

Further comprising the step of removing the metal coating on the surface of the ceramic plate by chemical or mechanical means after the pressurizing and impregnating bonding step, taking out the metal matrix composite heat sink having the ceramic plate bonded to the outside of the metal mold .
The pressure impregnating step is preferably performed in a pressure range of 50 MPa to 120 MPa.

First, the porous recessed
The
An example of the
(S20)][Pressure impregnating and bonding step (S20)]
3A and 3B, after the assembly of the
(S20). In the process of obtaining the metal matrix
In the case of the present invention, the
As the
In order for the
Since the metal matrix
The pressure impregnating and bonding step (S20) is preferably performed in a pressure range of 50 MPa to 120 MPa. If the pressing force is too weak, the pressure impregnation may not be performed properly. Also, since the

As shown in FIG. 5, the

(S15)][Preheating Step (S15)]

(S35)][Metal film removal step (S35)]

6 is a view for explaining a pressure-impregnated
Table 1 is a comparison table for explaining the characteristics of the pressure-impregnated

(Effective layer)
As for the thermal conductivity, it is obvious that the thermal conductivity of A + CA and A + CB according to the present invention is lowered due to the existence of the ceramic plate 'CA' or 'CB' One of which is not so large and the thermal conductivity is better than that of the case where 'AlN' is used alone.
In the case of 'A + CA' and 'A + CB' according to the present invention, it is natural that the electric resistance will increase as compared with the case where only 'A' is purely present. And 'AlN' is almost similar to the case of using alone.
As described above, according to the present invention, a metal matrix
As described above, according to the present invention, heat dissipation and insulation problems, which are problematic when using a high output LED or a power semiconductor, can be solved simultaneously by a one-shot process.
