The present invention relates to a single crystal growth apparatus and method, and more particularly, to a single crystal growth apparatus and method for growing high quality single crystals.
As silicon (Si), which is generally used as a semiconductor device material, exhibits physical limitations, silicon carbide (SiC), gallium nitride (GaN), aluminum nitride (AlN), and zinc oxide (ZnO) are the next generation semiconductor device materials. Broadband semiconductor materials such as these are in the spotlight. Here, silicon carbide (SiC) has superior thermal stability and excellent oxidation resistance, compared to gallium nitride (GaN), aluminum nitride (AlN), and zinc oxide (ZnO). In addition, silicon carbide (SiC) has an excellent thermal conductivity of about 4.6 W / Cm ℃, and has the advantage that can be produced as a large diameter substrate of more than 2 inches in diameter, gallium nitride (GaN), aluminum nitride (AlN) and Compared with substrates, such as zinc oxide (ZnO), it is drawing attention.
Such silicon carbide (SiC) is grown by a seed sublimation method, a chemical vapor deposition method, or the like, also called a liquid phase deposition method. Among them, the seed type sublimation method has a high growth rate, and thus, ingot-shaped silicon carbide (SiC) can be produced and widely used.
1 is a cross-sectional view showing a conventional single crystal growth apparatus.
Referring to FIG. 1, the seed-type sublimation method attaches silicon carbide (SiC)
The single crystal growth apparatus also includes a

2 is a cross-sectional view showing a single crystal growth apparatus according to an embodiment of the present invention.
Referring to FIG. 2, the single crystal growth apparatus of the present invention has a crucible 300 which has an internal space and is opened in an open shape so that a raw material is charged, and opens and closes an upper portion of the crucible 300, and a seed crystal holder on one surface thereof. The
The crucible 300 has an inner space and is manufactured in the form of an open top. The
Single crystal growth occurs in the inner space of the crucible 300, and the crystallinity of the grown single crystal varies according to the temperature distribution inside the crucible.
The crucible 300 may be made of a material having a melting point higher than the sublimation temperature of silicon carbide (SiC). For example, a material made of graphite or having a melting point above the silicon carbide (SiC) sublimation temperature may be coated on the graphite material. Here, the material to be coated on the graphite material is preferably used a material that is chemically inert to silicon and hydrogen at the temperature at which the silicon carbide (SiC) single crystal 300 is grown. For example, metal nitrides may be used as the metal carbide, and in particular, carbides formed of carbon with Ta, Hf, Nb, Zr, W, V and a mixture of at least two of them, and Ta, Hf, Nb, Zr, W , Ni, and a mixture of V and at least two or more of them and nitrogen.
The
The
Here, the shape of the
As shown in Figure 4 (a) and 4 (b), first the
In the single crystal growth apparatus of the present invention, the
The
In this case, when attaching the
Hereinafter, the inserting
As described above, the
Tantalum (Ta), which has a specific gravity of 16.6, is a polished metal similar to steel and does not erode acids and alkalis. Generally, it is used for coil wires of electric bulbs, crucibles, additives of electrode heat resistant steel, and the like.
In addition, it is very hard and dense, has a very high melting point and boiling point, and has excellent resistance to all acids except hydrofluoric acid at room temperature. Therefore, tantalum material has the property of forming the most stable anodized film of all metals.
The melting point of tantalum is very high at 2996 degrees Celsius, which not only has excellent heat resistance but also has the advantage of easy processing at room temperature compared to other high melting point metals, so that it can be rolled to a very thin thickness (for example, 6 μm). Therefore, it is suitable for use as the
On the other hand, the
Thus, by forming the tantalum foil as the
Here, the stress received by the initial growth crystal in the
In the single crystal growth apparatus of the present invention, silicon carbide (SiC) is used as the
On the other hand, the
The heat insulating member 400 may include a first
The heat insulating member 400 is provided outside the crucible 300 to maintain the temperature of the crucible 300 at a crystal growth temperature.
The
In addition, the
At this time, the plurality of turn intervals d1 included in the
As such, the internal temperature of the crucible 300 for inserting and inserting the
Accordingly, it is possible to bring a uniform heat distribution of the inner space of the crucible, thereby controlling the sublimation temperature of the single crystal raw material. In addition, the ratio of the gas phases generated in the crucible inner space can be easily adjusted, thereby growing a high quality single crystal.
The single crystal growth method using the single crystal growth apparatus according to an embodiment of the present invention described above will be described with reference to FIG. 6.
2 and 6, in the single crystal growth method according to an embodiment of the present invention, a process of preparing a single crystal growth apparatus and a
First, the single crystal growth apparatus and the
Thereafter, the
As described with reference to FIG. 4, the
(S140).After charging the
