Abstract
플렉서블 소자 제조방법 및 이에 의하여 제조된 플렉서블 소자, 태양전지, LED가 제공된다.
본 발명에 따른 플렉서블 소자 제조방법은 (a) 희생기판상에 소자층을 적층시키는 단계; (b) 상기 소자층의 상부에 플렉서블 기판을 접합시키는 단계; 및 (c) 상기 희생기판을 제거하는 단계를 포함하며, 본 발명에 따른 플렉서블 소자 제조방법은 고온의 반도체 공정을 실리콘 기판에 진행한 후, 플렉서블 기판에 접합시켜, 전사시키는 방식으로 플렉서블 태양전지의 제조를 가능하게 한다. 특히 하부의 실리콘 기판을 비등방식각하는 방식이 아니므로, 대면적의 소자를 우수한 정렬도로 플렉서블 기판에 전사하여, 구현, 제조할 수 있으므로, 경제성이 우수하다. 또한 얇은 두께로 대면적의 태양전지를 제조할 때, 태양전지 박막의 뒤틀림 등의 문제를 효과적으로 해결할 수 있으므로, 경제성, 공정 안정성 또한 우수하다.

Description
본 발명은 플렉서블 소자 제조방법 및 이에 의하여 제조된 플렉서블 소자, 태양전지, LED에 관한 것으로, 보다 상세하게는 하부의 실리콘 기판을 비등방식각하는 방식이 아니므로, 대면적의 소자를 우수한 정렬도로 플렉서블 기판에 전사하여, 구현, 제조할 수 있으므로, 경제성이 우수한 본 발명은 플렉서블 소자 제조방법 및 이에 의하여 제조된 플렉서블 소자, 태양전지, LED에 관한 것이다.
언제 어디서나 제약을 받지 않고 필요한 정보와 서비스를 받을 수 있는 유비쿼터스 정보화시대가 다가옴에 따라 다양한 생활환경 내에서 편리하게 사용 가능한 플렉서블한 디스플레이에 대한 요구가 증가되고 있다. 이에 따라서 플렉서블 디스플레이를 실현시키기 위하여 다방면에서 연구가 진행되고 있다. 이중에서도 나노와이어 (NW), 카본 나노튜브(CNT) 등 나노물질을 사용하거나, 유기반도체를 이용하는 연구가 큰 주목을 받고 있으며, 2001년에 Bell Lab.에서 유기반도체를 이용하여 세계 최초의 플렉서블 디스플레이를 구현해내는데 성공한 바 있다. 하지만 이들 소재들은 전기적 성능이 우수하지 못하며(유기반도체와 나노와이어의 유효 이동도는 각각 ~1cm2/V?s, ~5cm2/V?s 수준), 재료의 균일성 및 공정상의 어려움으로 인해 현재까지 상용화에 많은 어려움이 존재한다. 이러한 문제들의 해결책으로서 인쇄 가능한 마이크로스트럭쳐 반도체 (μs-Sc)가 2004년에 일리노이 공대에서 발명되었다. (Appl. Phys. Lett. 84, 5398, 2004, 종래기술 1)
상기 종래기술 1은 소자 성능이 뛰어난 단결정 실리콘을 벌크 실리콘 기판으로부터 직접 뜯어낸 후 얻어진 마이크로스트럭쳐 반도체를 소프트 리소그래피를 이용, 플렉서블 기판에 전사(transfer)시키는 기술이다. 단결정 마이크로스트럭쳐 반도체를 플라스틱 기판에 전사하여 만든 소자는 현재까지 존재하는 플렉서블 전자소재 중 가장 뛰어난 전기적 성능(유효 이동도 > 500cm2/V?s)을 보여주고 있다(IEEE Electron Device Lett., 27, 460, 2006).
상기 종래기술 1을 보다 상세히 설명하며, 종래기술 1은 마이크로스트럭쳐 반도체를 아령모양으로 디자인하고, 그 하부면을 식각하여, 지지축을 만들어주고, 다시 요철모양의 PDMS 스탬프를 이용해 뜯어냄으로써 원하는 위치의 마이크로스트럭쳐 반도체만을 선택적으로 전사한다. 상기 종래 기술 1은 선택적 전사를 사용함으로써 플라스틱 기판의 원하는 위치에 소자를 만들 수 있을 뿐만 아니라, 전사 후 SOI기판에 전사되지 않고, 남아있는 마이크로스트럭쳐 반도체를 추후 필요한 곳에 전사하여 사용할 수 있으므로, 공정비 절감 또한 가능하다는 장점이 있다. 하지만 선택적 전사할 때 요철모양의 PDMS 스탬프를 사용하여 함으로써 PDMS의 고유특성으로 인해 요처(凹處)부분이 내려 앉는 새깅효과(Sagging effect)가 발생되어 원하지 않은 마이크로스트럭쳐 반도체까지 부착되어 함께 떨어져 나오는 문제점이 발생한다. 이뿐만이 아니라 전사시 PDMS에서 수축이나 이완이 발생되어 실리콘 기판 위의 마이크로스트럭쳐 반도체와 PDMS 스탬프 사이에 정밀한 정렬이 힘들다는 단점 또한 존재한다.
더 나아가, 상대적으로 큰 면적의 소자를 에칭하는 것은 상기 기술로는 매우 어려운데, 그 이유는 식각액의 침투 속도의 한계, 섀깅 효과 등이 있다. 일반적으로 위에서 에칭하여 아래 실리콘 기판을 식각하는 경우, 단위 소자의 한계는 보통 100 ㎛이다.
따라서, 종래의 플렉서블 소자 제조방법은 태양전지, LED 등과 같이 대면적의 플렉서블 소자를 제조하는 데에는 그 한계가 있으며, 이를 극복할 수 있는 기술이 절실한 상황이다.
예를 들면, 태양전지의 경우, 태양전지는 태양빛의 에너지를 전기에너지로 바꾸는 것으로, P형 반도체와 N형 반도체라고 하는 2종류의 반도체를 사용해 전기를 일으키는 전자소자를 지칭한다.
태양전지의 원리를 살펴보면, 먼저 태양전지에 빛이 조사된다. 그러면 태양전지 내부에서 전자와 정공이 발생하는데, 발생된 전하들은 다시 P, N극으로 이동하며 이 현상에 의해 P극과 N극 사이에 전위차가 발생하며, 이러한 전위차에 의하여 전류가 흐르게 된다.
현재 에너지 자원의 고갈과 함께 많은 주목을 받고 있는 태양전지는 25% 수준의 효율을 갖는 종래의 실리콘 기판 태양전지보다 높은 효율을 달성할 수 있는 다양한 재료의 태양전지가 개시되고 있는데, 이 중 하나는 InGaN(인듐 질화갈륨 태양전지)이다.
InGaN은 UV 근처에서 녹색 스펙트럼 영역까지를 커버하는 에미션 파장을 갖는 종래 LED나 레이저 다이오드의 활성 물질로서 널리 사용되어 왔으나, 최근 InGaN는 모든 합금 영역에서 밴드갭이 조절가능하고, 높은 캐리어 이동도, 드리프트 속도(drift velocity), 복사 저항 및 밴드 경계 근처인 105cm-1의 광흡수 특성 등의 이유로 새로운 태양전지의 재료로서도 주목받고 있다.
하지만, 현재까지 보고된 InGaN 기반 태양전지는 모두 실리콘이나 사파이어와 같은 딱딱하고, 리지드한 기판에 InGaN 층을 포함하는 구조로서, 플렉서블한 기판에 구현된 InGaN 기반 태양전지는 현재까지 개시되지 못하는 실정이다. 특히 고온의 반도체 공정에 기반한 태양전지의 극심한 제조공정은 기판 선택 범위를 매우 좁게 한다.
따라서, 본 발명이 해결하고자 하는 과제는 대면적에서도 경제적인 방식으로 제조 가능한 플렉서블 소자의 제조방법을 제공하는 데 있다.
본 발명이 해결하고자 하는 또 다른 과제는 대면적으로 플렉서블 기판에 구현된 플렉서블 소자를 제공하는 데 있다.
본 발명이 해결하고자 하는 또 다른 과제는 상기 제조방법을 이용한 다양한 소자의 제조방법을 제공하는 데 있다.
상기 과제의 해결수단으로 본 발명은 플렉서블 소자 제조방법은 희생 기판 상에 반도체 층을 적층시키는 단계와, 상기 반도체 층 상에 플렉서블 기판을 접합시키는 단계와, 상기 희생 기판을 제거하는 단계를 포함한다.

본 발명에 따른 플렉서블 소자 제조방법은 고온의 반도체 공정을 실리콘 기판에 진행한 후, 플렉서블 기판에 접합시켜, 전사시키는 방식으로 플렉서블 태양전지의 제조를 가능하게 한다. 특히 하부의 실리콘 기판을 비등방식각하는 방식이 아니므로, 대면적의 소자를 우수한 정렬도로 플렉서블 기판에 전사하여, 구현, 제조할 수 있으므로, 경제성이 우수하다. 또한 얇은 두께로 대면적의 태양전지를 제조할 때, 태양전지 박막의 뒤틀림 등의 문제를 효과적으로 해결할 수 있으므로, 경제성, 공정 안정성 또한 우수하다.
도 1 내지 5는 본 발명의 일 실시예에 따라 플렉서블 태양전지를 제조하는 방법의 단계도이다.
도 6은 본 발명에 따라 제조된, PET 기판상에 전사된 GaN 박막의 사진이다.
도 7 내지 13은 본 발명의 또 다른 일 실시예에 따른 태양전지 제조방법을 나타낸다.

이하, 본 발명을 도면을 참조하여 상세하게 설명하고자 한다. 다음에 소개되는 실시예들은 당업자에게 본 발명의 사상이 충분히 전달될 수 있도록 하기 위해 예로서 제공되어지는 것이다. 따라서 본 발명은 이하 설명된 실시예들에 한정되지 않고 다른 형태로 구체화될 수도 있다. 그리고 도면들에 있어서, 구성요소의 폭, 길이, 두께 등은 편의를 위하여 과장되어 표현될 수도 있다. 명세서 전체에 걸쳐서 동일한 참조번호들은 동일한 구성요소들을 나타내며, 본 명세서에 첨부된 도면은 모두 전체 평면도 및 부분 단면(A-A')을 절개한 단면도의 형식으로 해석된다.
본 발명은 상술한 바와 같이 고온의 공정을 진행할 수 있으며, 공정 후에도 소자의 정렬도가 우수한 희생 기판에서 태양전지와 같은 전자 소자의 소자층을 적층, 제조한 후, 상기 태양전지의 타 측에 플렉서블 기판을 접합시킨 후, 상기 희생기판을 모두 제거하는 방식으로 플렉서블 태양전지를 제조한다. 본 발명의 일 실시예는 GaN 태양전지, LED로 상기 소자를 설명하나, ferroelectric BTO 커패시터, 박막형 리튬 이차전지, GaAs LED 등과 같이 실리콘 기판에서 성장될 수 있는 모든 소자가 모두 본 발명의 범위에 속하며, 실리콘 기판에서 소자층의 성장 방법 또한 스퍼터링, 화학기상증착, 졸겔법, 스핀코팅법 등과 같이 다양한 방법이 사용될 수 있음, 본 발명의 범위는 이에 제한되지 않는다.
특히 본 발명자는 실리콘 기판 상에서 소자 박막, 예를 들면 태양전지 박막이 기판으로부터 분리되는 경우, 태양전지의 박막 구조는 더 이상 평탄 구조를 유지하지 못하고, 접히거나, 뒤틀리는 문제에 주목하였다. 따라서, 본 발명은 실리콘 기판과 같은 희생 기판상에서 제조된 소자층의 평탄 구조가 희생기판으로부터 분리 후에도 지속적으로 유지되기 위하여, 상기 소자층의 타 측(즉, 소자층의 상부)에 소자층의 접힘을 방지하는 또 다른 플렉서블 기판층을 먼저 적층, 접촉시키는 방식의 플렉서블 태양전지 제조방법을 제공한다. 상기 방식은 특히 대면적의 플렉서블 소자의 제조에 있어서 특히 유리한데, 그 이유는 소자의 면적이 커질수록 기판으로부터 분리된 소자 박막이 보다 쉽게 변형되거나, 뒤틀리기 때문이다.
이하 도면을 이용하여 소자가 태양전지인 본 발명의 일 실시예를 설명한다. 하지만, 상술한 바와 같이 본 발명의 범위는 상기 소자의 범위를 태양전지에만 국한하지 않으며, 실리콘 기판에서 제조될 수 있는 모든 소자가 본 발명의 범위에 속한다.
도 1 내지 5는 본 발명의 일 실시예에 따라 플렉서블 태양전지를 제조하는 방법의 단계도이다.
도 1을 참조하면, 먼저 희생기판인 실리콘 기판(100)상에 순차적으로 AlN 버퍼층(260), n형 도판트가 도핑된 GaN층(n-GaN층, 230), 도핑되지 않은 InGaN층(i-InGaN, 220), 및 p형 도판트가 도핑된 GaN층(p-GaN, 210))이 적층된다.
상기 구조는 GaN를 기반한 태양전지 구조로서, 홀 또는 전자가 흐르는 p형, n형 GaN층이 InGaN의 상하에 적층된 구조이다. 특히 본 발명은 실리콘 기판과 같은 딱딱한 기판상에 상기 태양전지 소자층의 적층 공정(예를 들면, CVD 등)이 수행되므로, 기판에 따른 공정 적용의 한계가 없다.
도 1을 참조하면, 먼저 희생기판인 실리콘 기판(100)상에 순차적으로 AlN 버퍼층(260), n형 도판트가 도핑된 GaN층(n-GaN층, 230), 도핑되지 않은 InGaN층(i-InGaN, 220), 및 p형 도판트가 도핑된 GaN층(p-GaN, 210))이 적층된다.
상기 구조는 GaN를 기반한 태양전지 구조로서, 홀 또는 전자가 흐르는 p형, n형 GaN층이 InGaN의 상하에 적층된 구조이다. 특히 본 발명은 실리콘 기판과 같은 딱딱한 기판상에 상기 태양전지 소자층의 적층 공정(예를 들면, CVD 등)이 수행되므로, 기판에 따른 공정 적용의 한계가 없다.
도 2를 참조하면, 도 1의 태양전지의 상부에 접촉, 접합하게 되는 플렉서블 기판(700)이 개시된다. 상기 플렉서블 기판(700)은 상기 실리콘 기판상에서 제조된 태양전지가 전사되는 기판이 된다. 예를 들면, PET와 같은 재료에 기반한 플라스틱 기판이 이러한 플렉서블 기판으로 사용될 수 있다.
도 3을 참조하면, 상기 플렉서블 기판(700)상에는 접합층(701)이 적층되는데, 상기 접합층(701)은 단순히 도 1의 태양전지를 도 2의 플렉서블 기판(700)에 접합시키는 기능 이외에, 이후 접합되는 하부의 실리콘 기판으로부터 태양전지가 분리되는 경우, 분리된 상기 태양전지가 휘거나, 뒤틀리는 현상(특히 이러한 현상은 태양전지의 두께가 얇거나, 면적이 큰 경우 심하게 발생한다)을 방지하게 된다. 상기 접합층(701)으로 예를 들면 에폭시와 같은 접착 물질이 사용될 수 있다. 하지만, 이 외에도 플렉서블 기판과 태양전지를 접착시킬 수 있는 임의의 모든 물질이 상기 접합층(701)의 구성 물질로 사용될 수 있으며, 이는 본 발명의 범위에 속한다.
도 4를 참조하면, 도 1에서 도시된 태양전지 소자층이 상기 플렉서블 기판(700) 상의 접합층(701)과 접합하게 된다. 즉, 실리콘 기판(100)상에 적층된 태양전지 소자의 최상층인 p-GaN층(210)과 플렉서블 기판에 적층된 접합층(701)은 서로 대향, 접촉하며, 이로써 플렉서블 기판(700)과 상부에 태양전지 소자층이 형성된 실리콘 기판(100)은 서로 물리적으로 접합하게 된다. 즉, 상기 구조는 실리콘 기판 상에서 제조된 태양전지 소자층이 실리콘 기판(100)과 플렉서블 기판(700) 사이에 끼워진, 일종의 샌드위치 형태가 된다.
도 5를 참조하면, 실리콘 기판(100)은 제거되어, 플렉서블 기판(700)상에 형성된 태양전지(p-GaN: i-InGaN:n-GaN 구조)가 제조된다. 상기 실리콘 기판(100)의 제거는 다양한 방식으로 진행될 수 있는데, 예를 들면, 특정 에칭액(불소)에서의 습식 에칭 방식, 엑시머 레이저 등을 이용하여 GaN와 실리콘 기판의 경계면을 녹이는 방식 등에 의하여 GaN 태양전지와 실리콘 기판을 서로 분리할 수 있다. 특히, 본 발명은 희생기판상에 제조된 태양전지 박막이 단순, 분리되는 경우, 소위 지지 기판이 없는 프리-스탠딩 상태가 되지만, 이 경우 박막인 태양전지는 최초 제조된 상태 그대로를 유지하지 못하고, 기판이 뒤틀리거나, 접히는 문제가 있음에 주목하였고, 따라서 하부의 희생기판을 제거하여, 태양전지를 상기 희생기판으로부터 분리하기 전, 플렉서블 기판(700)을 먼저 상기 태양전지에 접합시키는 구성을 제공한다. 즉, 상기 플렉서블 기판(700)은 분리된 태양전지 박막의 지지 기판으로서 기능할 뿐만 아니라, 상기 태양전지 박막이 희생기판으로부터 분리될 때, 태양전지의 휨이나 뒤틀림을 방지하는 층으로서도 기능한다. 특히, 대면적이나, 얇은 두께의 태양전지를 플렉서블 기판상에 제조함에 있어, 본 발명의 상기 방식은 매우 유리하다.
도 6은 본 발명에 따라 제조된, PET 기판상에 전사된 GaN 박막의 사진이다.
도 6을 참조하면, 본 발명에 따른 태양전지는 충분한 투명도과 평탄도를 가지고 플렉서블 기판에 전사된 것을 알 수 있다.
도 7 내지 13은 본 발명의 또 다른 일 실시예에 따른 태양전지 제조방법을 나타낸다.
도 7을 참조하면, 도 1과 유사하게 희생기판인 실리콘 기판(300) 위에 AlN 버퍼층(460)이 적층되고, 상기 버퍼층(460)위에 순차적으로 n-GaN층(430), 진성 GaN층(420) 및 p-GaN층(410)으로 이루어진 태양전지 소자층이 적층된다.
도 8을 참조하면, 상기 태양전지 소자층에 제 1 플렉서블 기판(801)이 접촉하며, 이는 도 3과 동일한 방식이다.
도 9를 참조하면, 하부의 실리콘 기판(300)이 제거되고, 이로써 실리콘 기판(300) 상부의 태양전지 소자층은 PDMS와 같은 제 1 플렉서블 기판(801)에 접합, 전사된다. 이때 제 1 플렉서블 기판은 자체가 접합력과 가요성을 갖는 PDMS인 경우, 별도의 접합층을 적층할 필요없이 기판 자체에 소자층이 접합된다.
도 10을 참조하면, 또 다른 플렉서블 기판(제 2 플렉서블 기판, 800)이 개시된다.
도 11을 참조하면, 상기 제 2 플렉서블 기판(800)에는 별도의 접합층(802)이 적층된다. 예를 들면, 에폭시가 상기 접합층(802)의 구성물질로 사용될 수 있다.
도 12를 참조하면, 상기 제 2 플레서블 기판(800)에 상기 제 1 플렉서블 기판(801)상에 접합된 태양전지의 소자층이 접합된다. 즉, 상기 태양전지 소자층(410, 420, 430)은 두 개의 플렉서블 기판 사이에 끼어진 형태, 즉, 샌드위치 형태가 되는데, 특히 에폭시와 같은 접합층(802)과의 접착력이 PMMS와 같이 자체적으로 접착력을 갖는 제 1 플렉서블 기판과의 접착력보다 더 강하다.
도 13을 참조하면, 보다 약한 접착력의 제 1 플렉서블 기판(801)을 위로 떼어 내게 되는데, 이때 태양전지 소자층 하부에 구비되는 강한 접착력의 접착층(802)은 상부의 태양전지 소자층을 고정된 상태로 유지시키는 역할을 하게 된다. 이로써 플렉서블 기판에 전사된 GaN 기반 태양전지가 제조될 수 있다.
동일한 방식으로 LED가 제조될 수 있는데, 도 14는 상술한 방식에 따라 제조된 플렉서블 LED 픽셀 디스플레이의 평면도 및 단면도이다.
도 14를 참조하면, PET와 같은 플렉서블 기판(900) 및 상기 플렉서블 기판(900) 상에 적층된 접착층(900)이 구비된다. 상기 접착층(900) 상에는 순차적으로 AlN 버퍼층(660), n-GaN층(630), 진성 InGaN층(620) 및 p-GaN층(610)의 LED 소자층이 적층되어 있다. 즉, 도 14의 플렉서블 LED의 소자층은 희생기판인 별도의 실리콘 기판에서 제조된 후, 상기 실리콘 기판을 제거함으로써 희생기판과 분리된다. 상기 분리 전, 접착력을 갖는 별도의 플레서블 기판을 소자층에 접촉시키며, 이로써 분리 시의 소자 박막의 변형을 방지한다. 특히, LED의 경우 이격되어 분리된 별도의 픽셀 구조를 가지므로, 실리콘 기판에서 GaN 소자층을 선택, 식각하여 패터닝한다.
특히 이러한 방식으로는 기판의 크기 제한없이 대면적의 패턴된 LED 소자층을 제조, 전사시킬 수 있으므로, 상부로부터의 에칭으로 전사시키는 종래 기술에서의 한계, 즉 100㎛ 이상의 면적으로 에칭하기 어렵다는 한계를 효과적으로 극복할 수 있으며, 그 결과 종래기술에서는 달성할 수 없는 크기를 갖는 픽셀의 LED가 가능하다.

- 희생 기판 상에 반도체 층을 적층시키는 단계;
상기 반도체 층 상에 플렉서블 기판을 접합시키는 단계; 및
상기 희생 기판을 제거하는 단계;
를 포함하고,
상기 반도체 층은 상기 희생 기판에 순차적으로 적층된 AlN 버퍼층/ nGaN층/InGaN층/pGaN층인 것을 특징으로 하는 태양전지의 제조방법. - 제 1항에 있어서,
상기 희생 기판은 실리콘 기판이며, 상기 희생 기판 제거는 상기 실리콘 기판을 에칭액에 침지시키는 방식으로 수행되는 것을 특징으로 하는 태양전지의 제조방법. - 제 1항에 있어서,
상기 플렉서블 기판에는 접합층이 구비되며, 상기 접합층은 상기 반도체 층과 접촉, 접합되는 것을 특징으로 하는 태양전지의 제조방법. - 삭제
