The present invention relates to a chemical liquid temperature control device, and more particularly to a chemical liquid temperature control device that can be controlled to maintain a constant temperature of the chemical liquid using a constant temperature gas. Chemical liquid temperature control apparatus according to the present invention is formed on one side of the constant temperature gas moving pipe is supplied to the coating processing apparatus through the constant temperature gas moving pipe to sense the temperature of the constant temperature gas passing through the first constant temperature gas temperature information generated The temperature sensor unit, the temperature controller and the first power supply for applying the first power if the first temperature constant temperature information is less than the predetermined constant temperature information, and the second power supply if the first temperature constant temperature information exceeds the constant temperature information When applied, the thermostat gas is heated, and when the second power is applied to the heat exchange unit for cooling the constant temperature gas. According to the present invention, it is possible to solve various problems caused by the leakage of constant temperature water by using a constant temperature gas instead of the constant temperature water in the conventional chemical liquid temperature control device, most of the equipment included in the conventional chemical liquid temperature control apparatus Since it can be used as it is, there is no need to replace the existing chemical liquid temperature control device, thereby reducing the time and cost for the temperature control device replacement.
Description
The present invention relates to a chemical liquid temperature control device, and more particularly to a chemical liquid temperature control device that can be controlled to maintain a constant temperature of the chemical liquid using a constant temperature gas.
In general, a pattern corresponding to a circuit element of an integrated circuit formed on a wafer for semiconductor manufacturing is formed by photolithography. The photolithography process is a coating process for applying a photoresist to form a photoresist (PR) layer on a wafer, and a photo for developing a circuit pattern by exposing the photoresist layer applied to the wafer through a mask in which a circuit pattern is formed. And etching the photoresist pattern through a dry or wet method to form a desired pattern on the semiconductor wafer.
In the above-described coating step, a photosensitive solution and a developing solution are applied onto the wafer for semiconductor manufacturing, and chemical temperature such as the photosensitive solution and the developing solution is very sensitive to the coating step. Therefore, the conventional chemical liquid temperature control apparatus supplies the liquid (that is, constant temperature water) of a constant temperature to the nozzle which apply | coats the chemical liquid, and controlled the temperature of chemical liquid uniformly. As a result, a chemical liquid of a constant temperature is always applied onto the wafer.
However, according to the above-described chemical liquid temperature control apparatus using constant temperature water, various problems may be caused by leakage due to a constant temperature pipe leak. That is, the leaked constant temperature may come on the wafer to cause defective products or to adversely affect other semiconductor devices. In addition, foreign matters such as bacteria precipitate in the constant temperature water pipe, causing various problems such as obstructing circulation of the constant temperature water or temperature control may not be performed smoothly.
Meanwhile, the semiconductor manufacturing process has been described as an example. However, a photolithography process is also performed to apply a photoresist to a TFT LCD (Thin Film Transistor Liquid Crystal Display) manufacturing process. The only difference is that the cloth, that is, the object to which the chemical liquid is applied, is glass, not wafer. Therefore, the above-mentioned problems due to the circulation of the constant temperature water exist in the TFC manufacturing process, which is similar or similar, which is a process of manufacturing a PCB (PCB, Printed Circuit Board) including a process of applying a photosensitive ink, The same holds true for LED (light emitting diode) manufacturing processes.
Accordingly, there is a need for the development of an apparatus capable of maintaining a constant temperature of the chemical liquid at all times without causing the above-mentioned problems in the process of applying the chemical liquid such as photoresist, developer, photosensitive ink, glass resin, polyimide, and the like. .
Referring to FIG. 2, the
At this time, the
In addition, the first
In addition, the
The
For example, the first
That is, it is assumed that the preset constant temperature information corresponds to 23 degrees Celsius, and the first constant temperature temperature information received from the first
As described above, the
For example, the preset constant temperature information corresponds to 23 degrees Celsius, and the first constant temperature temperature information received from the first
That is, the
Meanwhile, the second
In addition, the
Of course, in the above-described example, the
Therefore, the
On the other hand, the
For example, the
For another example, if the first temperature constant temperature information received from the first
In addition, the
The pressure of the constant temperature gas discharged through the other end of the constant
By the way, when the pressure of the thermostat gas discharged through the other end of the
In addition, the
In addition, although not shown in FIG. 2, the
As described above, the chemical liquid
In addition, the chemical liquid
