Description
Claims (23)
- 활성영역에 해당하는 제1 영역과 필드영역 또는 스크라이브 레인 영역에 해당하는 제2 영역을 갖는 제1 반도체 기판을 준비하고,상기 제1 반도체 기판의 상기 제1 영역에 하부 개별소자를 형성하고,상기 하부 개별소자 및 상기 제1 반도체 기판을 덮는 절연층을 형성하고,상기 절연층을 관통하여 상기 제2 영역 내의 상기 제1 반도체 기판에 접촉하는 열전도성 플러그를 형성하고,제2 반도체 기판 내로 불순물 이온들을 주입하여 손상층을 형성하되, 상기 손상층은 상기 제2 반도체 기판의 표면층 및 벌크층을 한정하고,상기 절연층 및 상기 열전도성 플러그를 상기 표면층에 본딩시키고,상기 본딩된 표면층으로부터 상기 벌크층을 분리시키어(delaminate) 상기 표면층을 노출시키고,상기 노출된 표면층을 큐어링하여(cure) 단결정 반도체층을 형성하는 것을 포함하는 반도체 소자의 제조방법.
- 제 1 항에 있어서,상기 하부 개별소자는 상기 제1 반도체 기판을 바디층으로 사용하여 형성된 벌크 트랜지스터를 구비하도록 형성되는 것을 특징으로 하는 반도체 소자의 제조방법.
- 제 1 항에 있어서,상기 열전도성 플러그는 금속막 또는 반도체막으로 형성하는 것을 특징으로 하는 반도체 소자의 제조방법.
- 삭제
- 제 1 항에 있어서,상기 불순물 이온들은 수소 이온들인 것을 특징으로 하는 반도체 소자의 제조방법.
- 제 1 항에 있어서,상기 절연층을 상기 표면층에 본딩시키기 전에, 표면처리(surface treatment) 공정을 사용하여 상기 절연층 및 상기 표면층의 표면들을 활성화시키는 것을 더 포함하는 것을 특징으로 하는 반도체 소자의 제조방법.
- 제 6 항에 있어서,상기 표면처리 공정은 플라즈마 처리 공정 또는 습식 공정을 사용하여 실시하는 것을 특징으로 하는 반도체 소자의 제조방법.
- 제 7 항에 있어서,상기 플라즈마 처리 공정은 불활성 가스 또는 산소 가스를 플라즈마 소스 가스로 사용하여 실시하는 것을 특징으로 하는 반도체 소자의 제조방법.
- 제 7 항에 있어서, 상기 습식 공정은수산화 암모늄(ammonium hydroxide; NH4OH), 과산화수소(hydroperoxide; H2O2) 및 탈이온수(DI water)의 혼합용액(mixture) 또는 염산(hydrochloride; HCl), 과산화수소(hydroperoxide; H2O2) 및 탈이온수(DI water)의 혼합용액(mixture)을 사용하여 상기 절연층 및 상기 표면층을 세정하고,상기 세정된 절연층 및 상기 세정된 표면층을 불산용액을 사용하여 활성화시키는(activate) 것을 포함하는 것을 특징으로 하는 반도체 소자의 제조방법.
- 제 1 항에 있어서,상기 절연층을 상기 표면층에 본딩시키는 것은 100℃ 내지 600℃의 제1 온도에서 열처리하는 것을 포함하는 것을 특징으로 하는 반도체 소자의 제조방법.
- 제 10 항에 있어서,상기 본딩된 표면층으로부터 상기 벌크층을 분리시키는 것은 200℃ 내지 900℃의 제2 온도에서 열처리하는 것을 포함하되, 상기 제2 온도는 상기 제1 온도보다 높은 것을 특징으로 하는 반도체 소자의 제조방법.
- 제 11 항에 있어서,상기 본딩된 표면층으로부터 상기 벌크층을 분리시키는 것은 대기(air), 질소 가스 또는 질소를 함유하는 대기 내에서 실시되는 것을 특징으로 하는 반도체 소자의 제조방법.
- 제 1 항에 있어서, 상기 노출된 표면층을 큐어링하는 것은상기 노출된 표면층을 전면식각하고(blanket-etching),상기 전면식각된(blanket-etched) 표면층을 열처리하여 상기 전면식각된 표면층 내의 상기 불순물 이온들을 제거하는 것을 포함하는 것을 특징으로 하는 반도체 소자의 제조방법.
- 제 13 항에 있어서,상기 전면식각은 건식식각 기술, 습식식각 기술 또는 화학기계적 연마 기술을 사용하여 실시하는 것을 특징으로 하는 반도체 소자의 제조방법.
- 제 13 항에 있어서,상기 전면식각된 표면층을 열처리하는 것은 상기 전면식각된 표면층을 600℃ 내지 1200℃의 온도로 가열하는 것을 특징으로 하는 반도체 소자의 제조방법.
- 제 1 항에 있어서, 상기 노출된 표면층을 큐어링하는 것은상기 노출된 표면층의 표면을 희생산화시키고(sacrificially oxidizing),상기 희생산화막을 제거하는 것을 포함하는 것을 특징으로 하는 반도체 소자의 제조방법.
- 제 1 항에 있어서,상기 노출된 표면층을 큐어링하는 동안 상기 제1 반도체 기판은 냉각 스테이지에 의해 냉각되는 것을 특징으로 하는 반도체 소자의 제조방법.
- 활성영역에 해당하는 제1 영역과 필드영역 또는 스크라이브 레인 영역에 해당하는 제2 영역을 갖는 반도체 기판;상기 반도체 기판의 상기 제1 영역에 형성된 하부 개별소자;상기 하부 개별소자 및 상기 반도체 기판을 덮는 절연층;상기 절연층을 관통하여 상기 제2 영역 내의 상기 반도체 기판에 접촉하는 열전도성 플러그; 및상기 열전도성 플러그 및 상기 절연층 상에 적층된 단결정 반도체층을 포함하는 것을 특징으로 하는 반도체 소자.
- 제 18 항에 있어서,상기 하부 개별소자는 상기 반도체 기판을 바디층으로 사용하여 형성된 벌크 트랜지스터를 포함하는 것을 특징으로 하는 반도체 소자.
- 제 18 항에 있어서,상기 열전도성 플러그는 금속 플러그 또는 반도체 플러그인 것을 특징으로 하는 반도체 소자.
- 삭제
- 제 18 항에 있어서,상기 단결정 반도체층을 바디층으로 사용하여 형성된 상부 개별소자를 더 포함하는 것을 특징으로 하는 반도체 소자.
- 제 22 항에 있어서,상기 상부 개별소자는 박막 트랜지스터인 것을 특징으로 하는 반도체 소자.
