Abstract

플라즈마 식각은 반도체 공정에서 매우 중요한 공정단계이며 임계치수(CD:Critical Dimension)와 막의 두께가 감소함에 따라 정확한 식각 종료점(Etching Endpoint) 검출 기술의 필요성이 높아지고 있다. 주로 플라즈마 식각시 웨이퍼에 수직방향으로의 식각 종료점 검출법을 이용해 하부 층의 손상을 최소화한다.
