A light emitting diode having a vertical electrode structure of the present invention and a method of manufacturing the same.
A light emitting diode that emits blue and ultraviolet light using a pin heterojunction structure of a GaN nitride compound semiconductor, followed by a light emitting diode that emits red and green colors using a pin heterojunction structure of a compound semiconductor such as InP, GaAs, or GaP. It is widely used in display devices, light source devices, and environmental application devices, and recently, white light emitting diodes using red, green, and blue chips or phosphors have been developed. .
In the case of using a nitride semiconductor as a light emitting layer, sapphire having a similar lattice constant and crystal structure is mainly used as a base substrate to reduce crystal defects during epitaxial growth. All p-type electrodes can be formed on the growth surface. As such, when both electrodes are formed on the same plane, the area of the electrode pad required for wire bonding must be secured. Therefore, the chip area of the light emitting diode is larger than a certain size, which has hindered the improvement of chip yield per wafer. Since it is difficult to discharge static electricity flowing from the outside because it is used, there is a problem in that it is weak to static shock. In addition, the GaN buffer layer growing thick to grow a high quality nitride semiconductor thin film on the sapphire substrate absorbs light around 365nm generated by the light emitting layer, so it is not easy to manufacture a high brightness ultraviolet light emitting device.
As a means to solve this problem, by replacing the sapphire base substrate with a receptor substrate having excellent electrical and thermal conductivity, the n-type electrode and the p-type electrode are formed vertically on the upper and lower sides of the diode to spread current. A vertical electrode type light emitting diode having good overheat emission and excellent device reliability and light output characteristics has been proposed.
In the conventional vertical electrode light emitting device manufacturing method, the conductive substrate is bonded to the nitride semiconductor, and then the sapphire base substrate is separated from the nitride semiconductor using a laser lift-off technique using a 248 nm excimer laser. Although the vertical electrode type light emitting diode was manufactured by the method, the breakthrough has not been made due to the technical limitation of the laser lift-off. In particular, since the strong laser light is directly irradiated to the semiconductor, the properties of the nitride semiconductor can be deformed, the separation of the sapphire substrate by scanning the entire wafer, and the substrate bowing problem due to the difference in thermal expansion coefficient at high temperature As a result, the problem of lowering productivity is inevitable.
The present invention is to solve the above problems, by forming a conductive metal layer on the nitride-based semiconductor to remove the sapphire base substrate by vertical electrodes that can overcome the deterioration of the device characteristics due to thermal and physical fatigue generated in the laser lift-off process An object of the present invention is to provide a type nitride semiconductor light emitting diode and a method of manufacturing the same.
Another object of the present invention is to simplify the manufacturing process of a foot and diode having a vertical electrode structure.

Hereinafter, exemplary embodiments of a light emitting diode having a vertical electrode structure according to the present invention will be described in detail with reference to the accompanying drawings.
1 is a cross-sectional view of a light emitting diode having a vertical electrode structure according to a first embodiment of the present invention.
A groove is formed in the
On the sidewall surface of the
On the bottom surface of the
At this time, the lower

The material of the p-
In the case of using a gallium arsenide (GaAs) substrate as the base substrate, the active layer is formed of AlGaAs, AlGaInP, InGaP, etc., and in the case of using a sapphire substrate as the base substrate, the active layer is formed of InGaN, AlGaN, AlGaInN, etc. do.
Inx(GayAl
When the sapphire substrate is used as a growth base substrate, the
Under the p-
Here, the p-
The
The upper
In this case, since the
As such, the light emitting diode according to the present invention has a vertical electrode structure in which the
2 is a cross-sectional view of a light emitting diode having a vertical electrode structure according to a second embodiment of the present invention.
The light emitting diode having the vertical electrode structure according to the second embodiment removes the
When the light emission wavelength of the light emitting diode is around 365 nm, the upper
On the other hand, the shape of the
3A to 3C are layout views of a first electrode and an ohmic layer of a light emitting diode having a vertical electrode structure according to third to fifth embodiments of the present invention.
As shown in FIG. 3A, the upper
여기서, 요부와 철부의 단위 길이는 발광 다이오드가 내는 빛의 파장의 1/4n(n은 매질의 굴절률, 따라서 철부의 경우 요철 매질의 굴절률이고, 요부의 경우 공기의 굴절률이다.) Meanwhile, the upper
In addition, the shape of the
Next, a method of manufacturing a light emitting diode having a vertical electrode structure having such a structure will be described with reference to the drawings.
4A to 4G are cross-sectional views of an intermediate step of manufacturing a light emitting diode having a vertical electrode structure according to the first embodiment of the present invention.
First, as shown in FIG. 4A, metal organic chemical vapor deposition (MOCVD), liquid epitaxial (LPE), and molecules on a
Next, as shown in FIG. 4B, a single layer made of a transparent electrode or a transparent conductive material or a double layer of a transparent conductive material layer and a metal layer having good light reflection characteristics is deposited on the p-
Next, as shown in Fig. 4C, the
Next, as shown in FIG. 4D, insulating materials such as SiNx, SiO 2 , BCB, SOG, and the like are deposited and photo-etched to form
Next, as shown in FIG. 4E, the
Next, as shown in FIG. 4F, the
Next, as shown in FIG. 4G, the
Finally, when the
As described above, the manufacturing process of the light emitting diode is greatly simplified.

The other

Next, a method of manufacturing a light emitting diode having a vertical electrode structure having such a structure will be described with reference to the drawings.
12A to 12D are cross-sectional views of an intermediate step of manufacturing a light emitting diode having a vertical electrode structure according to an eighth embodiment of the present invention.
First, as shown in FIG. 12A, metal organic chemical vapor deposition (MOCVD), liquid epitaxial (LPE), and molecules on a
Next, as shown in FIG. 12B, the
Next, as shown in FIG. 12C, the
Next, as shown in FIG. 12D, the epi layers 1, 2, 3, 4, 5, and 6 are mesa-etched to separate the individual elements. The entire epitaxial layers 1, 2, 3, 4, 5, and 6 are etched through a general photolithography process. As shown in FIG. 12D, the
Finally, the upper
As described above, in the present invention, since the receptor metal layer is formed through metal plating, the manufacturing process of the light emitting diode is also greatly simplified.
14 is a cross-sectional view of an intermediate step of manufacturing a light emitting diode having a vertical electrode structure according to a ninth embodiment of the present invention.
In the method of manufacturing the light emitting diode having the vertical electrode structure according to the ninth embodiment, the same process as in the eighth embodiment is performed from FIGS. 12A to 12D, and then, as shown in FIG. 14, the
Then, the
First, the
In this case, the thickness of the
After the lapping and polishing, the sample is etched by
At this time, the wet etching of the
Using a test sapphire substrate, hydrochloric acid (HCl), nitric acid (HNO 3 ), potassium hydroxide (KOH), sodium hydroxide (NaOH), sulfuric acid (H 2 SO 4 ), phosphoric acid (H 3 PO 4 ), and aluetch (Aluetch) : 4H 3 PO 4 + 4CH 3 COOH + HNO 3 + H 2 O) The etch rate of the
When the
When the present invention is applied to mass production, an important factor is to secure process conditions that can increase the etching selectivity between the
Experimental results show that metals such as Pt and Au, and thin films such as SiN and SiO, have hydrochloric acid (HCl), nitric acid (HNO 3 ), potassium hydroxide (KOH), sodium hydroxide (NaOH), sulfuric acid (H 2 SO 4 ), and phosphoric acid ( Hardly etched into a mixed solution comprising at least one of H 3 PO 4 ) and aluetch (Aluetch: 4H 3 PO 4 + 4CH 3 COOH + HNO 3 + H 2 O), but also dry such as ICP / RIE. It shows high etching resistance even in etching, and its range of application is large.
15 is a graph illustrating etching rates of sapphire and GaN by ICP / RIE dry etching.
As can be seen in FIG. 15, the sapphire and nitride based semiconductors have increased etch rates as the ICP and RIE powers are increased, but the etch ratio between the sapphire and nitride based semiconductors decreases. These results indicate that when etching the

As can be seen in Figure 16, the etching selectivity of the sapphire to the nitride-based semiconductor of the solution of sulfuric acid and phosphoric acid may be 100 or more. These results indicate that the

As can be seen in FIG. 17, even after the

As can be seen in FIG. 18, it can be seen that no current flows until the
As a result, it can be seen that the wet and dry etching techniques effectively etch the
As described above, in the present invention, since the

The present invention eliminates the bonding process by forming a receptor metal layer using metal deposition and plating methods. Therefore, a light emitting diode having a vertical electrode structure can be manufactured in a simplified process by removing the stress applied to the epi layer by the high temperature and pressure during the bonding process.
A laser lift-off or polishing or etching method is used to remove sapphire from the light emitting diode using the sapphire substrate. In the present invention, the sapphire substrate is removed by the etching method, and the sapphire layer is separated before the sapphire substrate is removed. When the substrate is removed, it is possible to prevent the epi layer from being broken or damaged by high temperature or mechanical stress.
The epitaxial layer is formed by the inclined plane of the etched end and the reflective film is formed on the etched end to increase the light extraction efficiency to improve light output.
In addition, the light emitting diode is manufactured to have a vertical electrode structure to improve current dissipation to suppress concentration of current, and to facilitate heat dissipation by using a metal substrate, so that it can be driven even at a high current. Light output can be obtained.
