ⅳ) 상기 하부-반사 방지막, 제2 질화막, 제1 산화막 및 제1 질화막에 제 2 감광막을 이용하여 형성한 패턴을 마스크로 이용한 등방성 건식 식각을 통해 홀(hole)을 형성하는 단계;
ⅴ) 상기 하부-반사 방지막을 제거하는 단계;
ⅵ) 상기 형성된 홀(hole) 내측벽에 질화막을 전면 증착하고 전면 식각하여 스페이서막을 형성하는 단계; 및
ⅶ) 상기 스페이서막이 증착된 홀 내부에 도전체를 증착한 후, 평탄화 공정을 통해 플러그를 형성하는 단계;
