上記(1)で得られた保護膜形成フィルム積層体から円形の第2の剥離シートを剥離し、円形の熱硬化性保護膜形成フィルムを露出させた。一方、上記(2)で得られた剥離シート付き支持体から剥離シートを剥離して、粘着剤層を露出させた。その粘着剤層に、上記熱硬化性保護膜形成フィルムが接触するように、保護膜形成フィルム積層体に支持体を貼り合わせ、熱硬化性保護膜形成フィルム側が第1の剥離シートで保護された支持体付き保護膜形成フィルムを得た。

However, this protective film-forming film with a support is one in which the thermosetting protective film-forming film side is protected by the first release sheet.
(4)保護膜付きチップの作製
次に、上記支持体付き保護膜形成フィルムを用いて、下記工程を順に行い、保護膜付きチップを作製した。
前処理工程:株式会社DISCO製のダイサーDFD6361を用いて、ウエハ表面に厚み10μmのポリイミド膜(有機膜13)を有する600μm厚さのウエハ10にハーフカットを行い、180μm深さの溝11を形成した(図1参照)。
チップ個片化工程:次に、リンテック株式会社製のラミネーターRAD-3510F/12を用いて、ウエハ10の表面にバックグラインドテープ16(リンテック株式会社製Adwill E−3125)を貼付し、その後、株式会社DISCO製グラインダーDFG8760を用いて、ウエハ10を裏面側から厚さ150μmまで研削し、ウエハ10を複数のチップ15に個片化した(図2、3参照)。
貼付工程:チップ15に個片化されたウエハ10の裏面に、リンテック株式会社製マウンターRAD−2700F/12を用いて、第1の剥離シートを剥がした支持体付き保護膜形成フィルム20を温度70℃で貼付した。この際、支持体付き保護膜形成フィルム20の外周領域には、リングフレーム25を貼付した(図4参照)。その後、バックグラインドテープ16に500mJ/cm2の条件でUV照射を行い、バックグラインドテープ用粘着剤層を硬化した後、バックグラインドテープ16を剥離した。
熱硬化工程:次に、複数のチップ15及びリングフレーム25が貼付された支持体付き保護膜形成フィルム20を、130℃のオーブン30内部に2時間放置して、熱硬化性保護膜形成フィルム22を硬化して保護膜22Aとした(図5参照)。
保護膜分割工程:その後、株式会社DISCO製レーザーダイサーDFL7160を用いて、チップ15間で露出する保護膜22Aをレーザーで切断して保護膜22Aを分割し、その後、スピナーで洗浄を行った(図6参照)。
