フォトマスクやインプリント用モールドの製造工程では、多くの場合、既に電子線描画装置やレーザー描画装置を用いてパターンが形成されている。また、シリコン基板上に形成するLSIなどの半導体素子についても、さらなる微細化に向けて同様に電子線描画装置等を用いたパターン形成の検討が開始されている。そのため、近年、電子線用レジストを用いたプロセスの開発が盛んに進められている。このような電子線レジストには、高エッチング耐性、高解像度及び高感度であることが望まれている。さらに、パターンの微細化に伴い、現像又はリンス後の乾燥時にパターン倒れが発生し易くなったことから、パターン倒れの発生の無いプロセスが要望されている。
電子線に感応する有機レジストとして、多種多様のものが知られており、様々な方法でレジストパターンが形成されている。例えば、ポリメチルメタクリレートのようなエチレン性不飽和単量体の重合体薄膜を基板上にレジスト膜として設けた後、電子線を照射して所定の画像形成を行い、アセトンのような低分子ケトン類を用いて現像することにより、微細パターンを形成する方法が提案されている(特開平8−262738号公報参照)。また、同様に、カリックスアレーン誘導体を含むレジスト材料の薄膜をレジスト膜として設けた後、電子線を照射して所定の画像形成を行い、乳酸エチル、プロピレングリコールモノメチルエーテル又は2−ヘプタノン等を用いて現像することにより、微細パターンを形成する方法が提案されている(国際公開第2004/022513号パンフレット参照)。さらに、電子線レジスト材料の薄膜をレジスト膜として設けた後、電子線を照射して所定の画像形成を行い、超臨界流体を用いて現像することにより、微細パターンを形成する方法が提案されている(特許第3927575号公報参照)。
しかしながら、特開平8−262738号公報の方法によれば、微細パターンを作製できるが、ポリメチルメタクリレートのようなエチレン性不飽和単量体の重合体は、エッチング耐性が低いため、このレジストをマスクとして被加工層を深くエッチングする場合には、レジストパターンのアスペクト比を大きくしてパターン高さを高くする必要があった。また、現像液が低分子ケトン類のため、引火点が低く、防爆設備等を備える必要もあった。
一方、国際公開第2004/022513号パンフレットの方法によれば、カリックスアレーン誘導体を含むレジスト材料を使用しているため、エッチング耐性が高く、パターン幅10nm以下のパターンを形成できるが、他のレジスト材料と比較して感度が低く、露光量を多くしなければならない点で改善の余地があった。
たとえば、国際公開公報第2004/022513号パンフレットの図2には、50kVの電子線で露光し、乳酸エチルまたはキシレンで現像したときの露光特性(感度曲線)が示されているが、該露光特性によれば該パンフレットの方法で使用されたレジストの感度は約1〜2(mC/cm2)であり、特に高解像度を有するカリックス〔4〕アレーン系のレジストの感度は約2(mC/cm2)となっており、実用化のためには更なる高感度化が必要である。なお、該パンフレットによれば、レジストの感度とは、現像前のレジスト膜厚(レジストを塗布し、必要に応じてプリベークを行った後のレジスト膜厚)を基準膜厚とし、現像後に得られたレジストパターンの膜厚が基準膜厚と一致するようになる最低露光量(mCcm−2)で表されるものであるとされている。

A wide variety of organic resists that are sensitive to electron beams are known, and resist patterns are formed by various methods. For example, after a polymer thin film of an ethylenically unsaturated monomer such as polymethyl methacrylate is provided as a resist film on a substrate, a predetermined image is formed by irradiating an electron beam, and a low molecular ketone such as acetone. There has been proposed a method of forming a fine pattern by developing using a kind (see Japanese Patent Application Laid-Open No. 8-262728). Similarly, after a resist material thin film containing a calixarene derivative is provided as a resist film, a predetermined image is formed by irradiation with an electron beam, and ethyl lactate, propylene glycol monomethyl ether, 2-heptanone, or the like is used. 本発明者らは、上記目的を達成するために鋭意研究した結果、エッチング耐性の高い電子線レジストである特定のカリックスアレーン誘導体を含むレジスト材料を用い、特定のフッ素系溶剤を含む現像液で現像することにより、上記の目的を達成できることを見出し、本発明を完成するに到った。

本発明においては、前記含フッ素溶剤として、沸点が大気圧下で40℃以上のものを使用することが好ましい。
また、本発明においては、前記潜像形成工程で得られた基板を、現像工程に付す前に、80℃〜130℃の温度で加熱処理する加熱処理工程を行い、その後、前記フッ素溶剤を含む現像液で現像することが好ましい。
また、本発明においては、潜像形成工程で露光する高エネルギー線の照射量が0.8mC/cm2以下の低照射量でもパターン倒れのないレジストパターンを有利に形成することができることも好ましい。
さらに、本発明は、含フッ素アルキルエーテル及び含フッ素アルコールから選ばれる少なくとも1種の含フッ素溶剤を含むレジスト用現像液が、ネガ型レジスト用であるのが好ましく、カリッスクアレーン誘導体からなるネガ型レジスト用であるのがさらに好ましい。

As a result of intensive studies to achieve the above object, the present inventors have developed a resist material containing a specific calixarene derivative, which is an electron beam resist having high etching resistance, and developed with a developer containing a specific fluorine-based solvent. 以下、まず本発明のレジストパターンの形成方法の各工程について詳細に説明する。
(レジスト膜形成工程)

(レジスト材料)
本発明においては、前記式(1)及び前記式(2)のそれぞれで示されるカリックスアレーン誘導体1および2からなる群より選ばれる少なくとも1種のカリックスアレーン誘導体を含むレジスト材料が使用される。前記式(1)および前記式(2)のそれぞれで示されるカリックスアレーン誘導体において、置換基Rは、炭素数1〜10のアルキル基である。このアルキル基は、直鎖状であっても、分岐状であってもよい。具体的な基を例示すると、メチル基、エチル基、n−プロピル基、イソプロピル基、イソブチル基、t−ブチル基、ヘキシル基等が挙げられる。これらの中でも、各種溶剤への溶解性を高め、レジスト膜の形成を容易にするためには、Rは炭素数1〜5のアルキル基であるのが好ましい。
また、前記式(2)で示されるカリックスアレーン誘導体2において、nは1〜3の整数である。中でも、架橋点の1つであるクロロメチル基の分子中の割合を増やし、高感度化するという点を考慮すると、nは1〜2であることが好ましく、nは1であることがさらに好ましい。
このようなカリックスアレーン誘導体1および2は、例えば、国際公開第2004/022513号パンフレット、長崎等:「テトラヘドロン」、第48巻、797〜804頁、1992年、または特開2004−123586号公報等に記載の方法で製造することができる。
前記式(1)及び前記式(2)のそれぞれで示されるカリックスアレーン誘導体1および2からなる群より選ばれる少なくとも1種のカリックスアレーン誘導体は、1種類単独で使用することもできるし、2種類以上の混合物として使用することもできる。具体的には、前記式(1)で示されるカリックスアレーン誘導体1を単独で使用することもできるし、前記式(1)及び前記式(2)のそれぞれで示されるカリックスアレーン誘導体1および2の混合物として使用することもできる。特に、カリックスアレーン誘導体自体の生産性及びレジスト膜の成膜性を考慮すると、前記式(1)及び前記式(2)のそれぞれで示されるカリックスアレーン誘導体1および2の混合物を使用するのが好ましい。このような混合物は、前記式(1)で示されるカリックスアレーン誘導体1に対する前記式(2)で示されるカリックスアレーン誘導体2の質量比、すなわち、前記式(2)で示されるカリックスアレーン誘導体2の質量を前記式(1)で示されるカリックスアレーン誘導体1の質量で除した値(前記式(2)の誘導体の質量/前記式(1)の誘導体の質量)は、0.0005〜10であることが好ましく、0.0005〜1であることがさらに好ましい。
以下の説明においては、前記式(1)及び前記式(2)のそれぞれで示されるカリックスアレーン誘導体1および2からなる群より選ばれる少なくとも1種のカリックスアレーン誘導体を単にカリックスアレーン誘導体ということもある。
本発明において、基板上にレジスト膜を形成するためのレジスト材料としては、上記カリックスアレーン誘導体を、例えば乳酸エチル(EL)、プロピレングリコールモノメチルエーテル(PGME)、プロピレングリコールモノメチルエーテルアセテート(PGMEA)、プロピオン酸エチル、酢酸−nブチル、2−ヘプタノンなどの有機溶剤に溶解させたものが好ましい。該レジスト材料には、必要に応じて、公知の添加剤、例えば、界面活性剤などを含ませることができる。該レジスト材料は、好ましくは、カリックスアレーン誘導体及び必要に応じて配合される添加剤等の全ての成分を上記有機溶剤に溶解させた後、必要に応じて、メンブレンフィルターなどを用いて濾過することにより調製される。なお、この調製されたレジスト材料中に含まれるカリックスアレーン誘導体の含有量は、所望とするレジスト膜の膜厚、カリックスアレーン誘導体の種類等に応じて適宜決定される。例えば0.1〜10質量%が好ましく用いられる。
(基板上にレジスト膜を形成する方法)
本発明において、レジスト膜を積層する基板としては、特に制限されるものでなく、公知の基板、例えば、シリコン基板、石英ガラス基板、及びこれらの該基板に酸化膜、窒化膜又は金属薄膜等を積層した基板が使用される。
本発明においては、これら基板上に、公知の方法、例えば、スピンコーティング法等により上記レジスト材料を塗布し、加熱処理(ベーク)することにより、上記カリックスアレーン誘導体を含むレジスト膜を形成する。この時、ベークは、ホットプレート等を用いて80℃〜130℃の温度で行なうのが好ましい。加熱処理の時間は10秒〜5分が好ましい。
また、上記方法により形成されるレジスト膜の膜厚は、使用する用途等に応じて適宜決定されるが、例えば固形分基準で5〜300nm、好ましくは10〜100nmである。
以上の方法により、基板上に上記カリックスアレーン誘導体を含むレジスト膜を形成することができる。次に、前記レジスト膜に高エネルギー線を選択的に露光させ、パターンの潜像を形成する潜像形成工程について説明する。
(潜像形成工程)
本発明においては、上記レジスト膜形成工程により得られた基板上のレジスト膜の一部分に、高エネルギー線を選択的に露光させてパターンの潜像を形成する。
上記高エネルギー線は、エネルギー照射により上記レジスト膜に潜像を形成できる線源であれば特に制限されるものではく、例えば、電子線、X線、イオンビームを挙げることができる。
また、該高エネルギー線が露光される部分は、形成しようとするパターンに応じて適宜決定される。そのため、高エネルギー線を選択的に露光させる方法は、公知の方法を採用することができ、具体的には、直接描画する方法あるいはマスクを介して照射する方法等を挙げることができる。
以上の方法により、レジスト膜にパターンの潜像を形成することができる。次に、本発明においては、上記方法により得られた基板、すなわち、上記カリックスアレーン誘導体を含むレジスト膜が積層され、該レジスト膜に高エネルギー線を選択的に露光させ、パターンの潜像が形成された基板(以下、単に、「潜像形成工程で得られた基板」とする場合もある)が、下記に詳述する特定の含フッ素溶剤を含む現像液で現像される。現像に際し、より高感度でパターンを形成するためには、潜像形成工程で得られた基板を、現像に付す前に予め加熱処理(加熱処理工程を実施)し、その後、下記に詳述する現像液で現像するのが好ましい。次に、この加熱処理工程について、説明する。
(加熱処理工程)
本発明においては、前記潜像形成工程で得られた基板を、ホットプレート等を用いて、好ましくは80℃〜130℃の温度、さらには好ましくは90℃〜120℃の温度で加熱処理することが好ましい(加熱処理工程)。このような加熱処理を行うことにより、より低い露光量で現像後のレジストパターンを形成することができるようになり、結果としてレジストの高感度化を図ることができる。たとえば、後述の実施例で定義される露光量(D)を指標とする感度で比較すると、現像液の種類にもよるが、加熱処理を行わないときの露光量(D)は0.8(mC/cm2)以下、好ましくは0.02(mC/cm2)以上0.8(mC/cm2)以下、より好ましくは0.05(mC/cm2)以上0.2(mC/cm2)以下であるのに対し、加熱処理を行うことによって露光量(D)を0.08(mC/cm2)以下、好ましくは0.01(mC/cm2)以上0.08(mC/cm2)以下、より好ましくは0.01(mC/cm2)を超え0.06(mC/cm2)以下とすることができる。
このような加熱処理を行うことにより、レジストが高感度化する理由は必ずしも明らかではないが、以下のように推察できる。つまり、高エネルギー線を照射したレジスト中に発生したラジカルが、本加熱処理により反応し、レジストの架橋が促進されて潜像部の現像液に対する溶解性が低下したか、或いは架橋状態には変化はないもの、加熱処理によって部分的な分解反応などが起こって潜像部が変質し、現像液に対する溶解性が低下したものと考えられる。露光量が低いと潜像部の架橋が不十分であるため、以下に詳述する特定の含フッ素溶剤を含む現像液を使用して現像しても潜像部が溶解し易く現像時における膜厚の低下が避けられないのに対し、加熱処理を行った場合には上記したような機構により潜像部が現像時に溶解し難くなるため、現像後に形成されるレジストパターンの膜厚を現像前のレジスト膜厚と同じ厚さに維持できるようになったためであると考えられる。
加熱処理の時間は、温度、レジスト膜の組成、膜厚等に応じて適宜決定される。例えば10秒〜5分であることが好ましく、特に、上記温度範囲でより優れた効果を発揮するには、30秒〜5分とするのが好ましい。以下、上記方法で加熱処理した基板を単に「加熱処理工程で得られた基板」ということもある。
本発明においては、次に、潜像形成工程で得られた基板、又は上記加熱処理工程で得られた基板を特定の含フッ素溶剤を含む現像液で現像する。この現像工程について説明する。
(現像工程)
本発明においては、上記潜像形成工程、または加熱処理工程で得られた基板を、含フッ素アルキルエーテル及び含フッ素アルコールからなる群より選ばれる少なくとも1種の含フッ素溶剤を含む現像液と接触させて前記高エネルギー線に露光されていないレジスト膜の部分を除去することにより前記潜像を現像する。この現像工程を行うことおよびこの現像液を使用することが本発明の最大の特徴である。先ず、該フッ素溶剤を含む現像液について説明する。
(現像液)
本発明で使用する現像液は、含フッ素アルキルエーテル及び含フッ素アルコールからなる群より選ばれる少なくとも1種の含フッ素溶剤(以下、単に含フッ素溶剤ということもある)を含む。このような現像液を使用することにより、エッチング耐性が高く、高解像度でパターン形成することができるカリックスアレーン誘導体を含むレジストを使用した場合には、高感度(低い露光量)で良好なパターンを形成することができる。すなわち、現像液の種類にもよるが、前記した加熱処理を行わない場合には、たとえば0.8(mC/cm2)以下、好ましくは0.02(mC/cm2)以上0.8(mC/cm2)以下、より好ましくは0.05(mC/cm2)以上0.2(mC/cm2)以下といった低い露光量で電子線などの高エネルギー線を照射しても良好なパターンを形成することができる。また、前記した加熱処理を行った場合には、0.08(mC/cm2)以下、好ましくは0.01(mC/cm2)以上0.08(mC/cm2)以下、より好ましくは0.01(mC/cm2)を超え0.06(mC/cm2)以下といった、より低い露光量でも良好なパターンを形成することができる。前記したように、国際公開公報第2004/022513号パンフレットに開示されているカリックス〔4〕アレーン系のレジストの感度が約2(mC/cm2)であることを考えると、上記露光量の低さは驚くべきものである。また、このような現像液を用いてカリックスアレーン誘導体を含むレジストを用いた潜像形成工程で得られた基板の現像を行った場合には、パターン倒れの発生もなく、良好なパターンを形成することが可能となる。
該含フッ素溶剤を使用することにより、上記のような効果が発揮される理由は必ずしも明らかではないが、該含フッ素溶剤の上記カリックスアレーン誘導体に対する溶解性が高すぎずに適度であることと、該含フッ素溶剤の表面張力が低いことによるものと考えられる。すなわち、高感度化に関しては、上記カリックスアレーン誘導体に対する溶解性が高すぎずに適度であることに起因して、低い露光量で形成される(潜像部を構成する)重合体の分子量が小さくても含フッ素溶剤に溶解しなくなり、現像時に非露光部のみを選択的に溶解除去して潜像部をその形状を保ったまま残存させることが可能となったものと考えられる。また、パターン倒れの防止に関しては、表面張力が低いことに起因して、現像終了時において上記カリックスアレーン誘導体を溶解した、またはリンスを行った後の含フッ素溶剤を基板上から除去するに際し、パターン間に存在する現像液の表面張力によりパターン同士が引き合う力が弱められると共に、溶解度が適度であることに起因して、パターンが膨潤して互いに接触して変形することがなくなったためであると考えられる。
なお、このような高感度化および現像時におけるパターン倒れ防止効果は、カリックスアレーン誘導体(カリックスアレーン誘導体1及び/又は2)を含むレジストに対して特に顕著であるが、後述するような他の溶剤の種類や添加量によりレジスト材料に対する溶解度を制御することが可能であるため、上記カリックスアレーン誘導体を含むレジスト以外のネガ型レジスト、特に電子線用ネガ型レジストについても同様の効果を得ることが可能である。したがって、該含フッ素溶剤を含む現像液は、ネガ型レジスト用現像液あるいは電子線用ネガ型レジスト用現像液としても有用なものである。該含フッ素溶剤を含む現像液が有用なこれらネガ型レジストに使用されるレジスト材料としては、露光(電子線照射を含む)することによって架橋または重合し露光部が現像液に対して不溶化する化合物を、具体的にはチアカリックスアレーン誘導体、カリックスレゾルシアレーン誘導体、アダマンタン誘導体、トルクセン誘導体等を挙げることができる。
本発明においては、該含フッ素溶剤の中でも、取り扱い易さを考慮すると、大気圧下の沸点が40℃以上のものを使用するのが好ましい。この範囲を満足する含フッ素溶剤を使用することにより、該含フッ素溶剤の蒸発が少なく、現像液の組成変化が少なくなり、操作性がより改善される。該含フッ素溶剤の沸点の上限は、通常の操作を考慮すると150℃であることが好ましい。なお、混合溶媒を使用する場合には、各々の沸点が上記範囲を満足することが好ましい。また、該含フッ素溶剤は、オゾン破壊係数の低いものを使用することが好ましい。
次に、含フッ素溶剤について具体的に説明する。先ず、含フッ素溶剤のうち上記含フッ素アルキルエーテルとしては、例えばハイドロフルオロアルキルエーテルが好ましく、さらに下記式(3)

また、本発明において、該含フッ素アルコールとしては、ハイドロフルオロアルコールが好ましく、さらに下記式(4)

で示されるハイドロフルオロアルキルエーテルが特に好ましい。具体的な化合物を例示すると、CF3CH2OH、CF3CF2CH2OH、CF3(CF2)2CH2OH、CF3(CF2)3CH2OH、CF3(CF2)4CH2OH、CF3(CF2)5CH2OH、CF3(CF2)6CH2OH、CHF2CF2CH2OHおよびCHF2(CF2)3CH2OH、CHF2(CF2)5CH2OHを挙げることができる。
これら含フッ素アルキルエーテル及び含フッ素アルコールからなる群より選ばれる少なくとも1種の含フッ素溶剤は、1種類単独で使用することができるしまた2種類以上の混合溶媒として使用することもできる。
また、上記含フッ素溶剤の中でも、25℃の表面張力が5mN/m〜20mN/mであるものが好ましく、10mN/m〜20mN/mであるものがより好ましい。その中でも、さらに23℃において、上記カリックスアレーン誘導体が0.01重量ppm〜50重量ppmの量で溶解できる含フッ素溶剤を使用することが特に好ましい。
本発明で使用される現像液は、上記含フッ素溶剤のみからなるものとして使用することもできるし、該含フッ素溶剤の効果を損なわない範囲で公知の他の溶剤を混合して使用することもできる。他の溶剤としては、具体的には、炭化水素溶剤が挙げられ、特に、アルコール、グリコールエーテル等を好ましいものとして例示することができる。これら炭化水素溶剤の割合が多くなりすぎると、上記含フッ素溶剤の効果が低下するおそれがあるため、炭化水素溶剤の混合割合は、現像液の全量に対して30重量%以下とするのが好ましい。
本発明においては、このような現像液を使用して上記潜像形成工程、又は加熱処理工程で得られた基板の現像を行う。次に、この現像方法について説明する。
(現像方法)
本発明の現像液を用いてレジスト膜を現像する方法としては、公知の方法を採用することができる。具体的には、例えば上記現像液が満たされた槽の中に基板を浸漬するディップ法、上記現像液を基板表面に載せるパドル法、上記現像液を基板に噴霧するスプレー法が用いられる。これらの方法のうち、レジストの汚染の原因となるパーティクル量を低減するためには、パドル法又はスプレー法を用いるのが好ましい。
より具体的な現像方法を説明すると、潜像形成工程、または加熱処理工程で得られた基板に、好ましくは10℃〜35℃、より好ましくは15℃〜30℃の温度の上記現像液を塗布して静置するか、又は所定時間、該基板に該温度範囲の現像液を噴霧し続けることができる。静置する時間および現像液を噴霧する時間は、スループットを考慮すると、例えば30秒〜10分とするのが好ましく、さらに30秒〜5分とするのが好ましい。上記カリックスアレーン誘導体と上記現像液との組み合わせで、上記温度範囲でそして上記時間で十分にパターンを形成することができる。
上記カリックスアレーン誘導体と上記現像液とを組み合わせて、上記方法で現像することにより、微細なレジストパターンが形成される。
(後処理)
上記現像によりレジストパターンが形成された基板は、次いで必要に応じてリンス液によって残存現像液等を除去することができる。リンス液として用いられる有機溶剤は、前記現像液と同じでも、異なっていてもよいが、大気圧下の沸点が150℃以下のものが好ましく、乾燥のし易さを考慮すると120℃以下のものがより好ましい。また、上記の現像工程とこのリンス工程を2〜10回程度交互に繰り返し行うこともできる。このリンス工程の後、得られた基板を高速で回転させるなどしてリンス液等の薬液を振り切り、基板を乾燥する。また、この後、得られたレジストパターンをマスクとして有する基板を、ドライエッチング等によりエッチングして基板上にパターンを形成することができる。Hereinafter, each step of the resist pattern forming method of the present invention will be described in detail.

In the present invention, as a resist material for forming a resist film on a substrate, the above calixarene derivatives are exemplified by ethyl lactate (EL), propylene glycol monomethyl ether (PGME), propylene glycol monomethyl ether acetate (PGMEA), propion, and the like. (Latent image forming process)

(Heat treatment process)
In the present invention, the substrate obtained in the latent image forming step is preferably heat-treated using a hot plate or the like at a temperature of 80 ° C. to 130 ° C., more preferably 90 ° C. to 120 ° C. By performing such heat treatment, a resist pattern after development can be formed with a lower exposure amount, and as a result, the sensitivity of the resist can be increased. The reason why the sensitivity of the resist is increased by such a heat treatment is not necessarily clear, but can be presumed as follows. In other words, radicals generated in the resist irradiated with high energy rays reacted by this heat treatment, and the crosslinking of the resist was promoted and the solubility of the latent image portion in the developing solution was lowered, or the crosslinked state changed. It is considered that the latent image portion was altered by the partial decomposition reaction due to the heat treatment, and the solubility in the developer was lowered. When the exposure amount is low, the latent image portion is not sufficiently crosslinked, so that the latent image portion is easily dissolved even when developed using a developer containing a specific fluorine-containing solvent described in detail below. While a reduction in thickness is unavoidable, when a heat treatment is performed, the latent image portion is difficult to dissolve during development by the mechanism described above. This is considered to be because the resist film thickness can be maintained at the same thickness.
The time for the heat treatment is appropriately determined according to the temperature, the composition of the resist film, the film thickness, and the like. For example, the time is preferably 10 seconds to 5 minutes, and in particular, 30 seconds to 5 minutes is preferable in order to exhibit more excellent effects in the above temperature range. Hereinafter, the substrate heat-treated by the above method may be simply referred to as “substrate obtained in the heat treatment step”.
In the present invention, next, the substrate obtained in the latent image forming step or the substrate obtained in the heat treatment step is developed with a developer containing a specific fluorine-containing solvent. This developing process will be described.
(Development process)
In the present invention, the substrate obtained in the latent image forming step or the heat treatment step is brought into contact with a developer containing at least one fluorine-containing solvent selected from the group consisting of fluorine-containing alkyl ethers and fluorine-containing alcohols. The latent image is developed by removing a portion of the resist film not exposed to the high energy beam. Performing this development step and using this developer are the greatest features of the present invention. First, a developer containing the fluorine solvent will be described.
(Developer)
The developer used in the present invention contains at least one fluorine-containing solvent selected from the group consisting of fluorine-containing alkyl ethers and fluorine-containing alcohols (hereinafter sometimes simply referred to as fluorine-containing solvent). The reason why the above effects are exhibited by using the fluorine-containing solvent is not necessarily clear, but the solubility of the fluorine-containing solvent in the calixarene derivative is appropriate without being too high, This is considered to be due to the low surface tension of the fluorine-containing solvent. That is, regarding the increase in sensitivity, the molecular weight of the polymer formed at a low exposure amount (constituting the latent image portion) is small because the solubility in the calixarene derivative is not too high but appropriate. However, it is considered that it is no longer soluble in the fluorine-containing solvent, and only the non-exposed area can be selectively dissolved and removed during development, and the latent image area can be left in its shape. Regarding the prevention of pattern collapse, due to the low surface tension, when removing the fluorine-containing solvent after dissolving the calixarene derivative or rinsing at the end of development from the substrate, This is because the surface tension of the developer existing between them weakens the pulling force between the patterns, and due to the moderate solubility, the patterns no longer swell and contact with each other to deform. In the present invention, among the fluorine-containing solvents, it is preferable to use those having a boiling point of 40 ° C. or higher under atmospheric pressure in consideration of ease of handling. By using a fluorine-containing solvent that satisfies this range, the evaporation of the fluorine-containing solvent is reduced, the composition change of the developer is reduced, and the operability is further improved. The upper limit of the boiling point of the fluorinated solvent is preferably 150 ° C. in consideration of normal operation. The developer used in the present invention can be used only as the above-mentioned fluorine-containing solvent, or can be used by mixing other known solvents as long as the effect of the fluorine-containing solvent is not impaired. it can. Specific examples of the other solvents include hydrocarbon solvents, and alcohols, glycol ethers, and the like can be exemplified as preferable ones. If the ratio of these hydrocarbon solvents is too large, the effect of the fluorine-containing solvent may be reduced. Therefore, the mixing ratio of the hydrocarbon solvent is preferably 30% by weight or less based on the total amount of the developer. .
In the present invention, such a developer is used to develop the substrate obtained in the latent image forming step or the heat treatment step. Next, this developing method will be described.
(Development method)
As a method for developing the resist film using the developer of the present invention, a known method can be employed. Specifically, for example, a dipping method in which the substrate is immersed in a tank filled with the developer, a paddle method in which the developer is placed on the substrate surface, and a spray method in which the developer is sprayed on the substrate are used. Of these methods, the paddle method or the spray method is preferably used in order to reduce the amount of particles that cause contamination of the resist.
A more specific developing method will be described. The above-mentioned developer at a temperature of preferably 10 ° C. to 35 ° C., more preferably 15 ° C. to 30 ° C. is applied to the substrate obtained in the latent image forming step or the heat treatment step. Then, the developer can be kept sprayed on the substrate for a predetermined time. Considering the throughput, the time for standing and the time for spraying the developer is preferably, for example, 30 seconds to 10 minutes, and more preferably 30 seconds to 5 minutes. By combining the calixarene derivative and the developer, a pattern can be sufficiently formed in the temperature range and in the time.
A fine resist pattern is formed by combining the calixarene derivative and the developer and developing with the above method.
(Post-processing)
The substrate on which the resist pattern has been formed by the above development can then be removed with a rinsing solution as necessary. The organic solvent used as the rinsing liquid may be the same as or different from the developer, but preferably has a boiling point under atmospheric pressure of 150 ° C. or lower, and 120 ° C. or lower in consideration of ease of drying. Is more preferable. Further, the above development step and this rinsing step can be repeated alternately about 2 to 10 times. After the rinsing step, the obtained substrate is rotated at a high speed, for example, to shake off a chemical solution such as a rinsing solution and dry the substrate. Thereafter, the substrate having the obtained resist pattern as a mask can be etched by dry etching or the like to form a pattern on the substrate.

実施例1〜10および比較例1〜6
表1と表2に示す置換基R及び混合比を有するカリックスアレーン誘導体とプロピレングリコールモノメチルエーテルアセテート(PGMEA)とを、カリックスアレーン誘導体の濃度が2質量%になるように混合溶解した。次いで、得られた溶液を、ポアサイズ0.05μmの高密度ポリエチレン(HDPE)製メンブランフィルターで濾過してレジスト材料を調製した。4インチシリコンウエハに、前記レジスト材料をスピンコートした後、110℃のホットプレート上で60秒間ベークして膜厚が35nm(固形物として)のレジスト膜を形成した(レジスト膜形成工程)。
次いで、シリコンウエハ上に形成されたレジスト膜に、電子線描画装置CAVL−9410NA(クレステック社製)を用い、加速電圧50kV、ビーム電流100pAで、電子線照射量を調節して(露光量を調節して)、感度評価用に200μm幅のライン&スペースパターンを、パターン倒れ評価用に20nm幅のライン&スペースパターンを描画した(潜像形成工程)。その後、実施例3、4、6、及び9は、表1に示す条件で露光後にベークを行った(加熱処理工程)。
次いで、上記潜像形成工程又は加熱処理工程で得られた基板上に、23℃で表1と表2に記載の組成の現像液を塗布して60秒間現像を行った(現像工程)。
現像後、分速300回転で基板を回転させながら表1と表2に記載の組成のリンス液(現像液と同じ組成のリンス液)を30秒間滴下し、リンスを行った。最後に、分速2,000回転でリンス液を乾燥除去させてレジストパターンを形成した。
このようにして得られたレジストパターンは、以下の方法により、感度及びパターン倒れが評価された。
(感度)
上記の200μm幅のライン&スペースパターンの膜厚を測定し、露光量(照射量)と膜厚の関係をプロットし、感度曲線を作成した。この感度曲線から電子線露光量(露光量(D))を求め、該露光量(D)を感度の指標として以下の基準で評価した。
◎:露光量(D)が0.01mC/cm2以上、0.08mC/cm2以下であるもの。
○:露光量(D)が0.08mC/cm2を超え、0.8mC/cm2以下であるもの。
△:露光量(D)が0.8mC/cm2を超え、1.5mC/cm2以下であるもの。
×:露光量(D)が1.5mC/cm2を超えるもの。
図1に、実施例1についての感度曲線を示した。この感度曲線は、膜厚測定器を用いて露光部分の膜厚を測定し、横軸に露光量、縦軸に膜厚を表したものである。各実施例、比較例において同様にして、このような感度曲線を作成し、露光量(D)を求めた。具体的には、図1に示すように、感度曲線の立上り部の近似直線(図中に点線で示される右上がりの直線)と平坦部の近似直線(図中に点線で示される水平な直線)との交点を求め、その交点における露光量(図1では約0.11)を露光量(D)として求めた。各実施例、比較例についてこの露光量(D)により上記評価を行い、その結果を表1、表2に示した。
(パターン倒れ)
得られた20nm幅のライン&スペースパターン(1対1)を電子顕微鏡観察(倍率30万倍)で観察した。この条件で観察される縦270nm、横420nmの範囲を4×4(縦4分割、横4分割)で16分割し、パターン間の幅が10nm以下に狭まっている箇所をパターン倒れとして数え、以下の基準で評価した。
○:16箇所中、パターン倒れした箇所が0箇所であるもの。
△:16箇所中、パターン倒れした箇所が1箇所以上3箇所以下であるもの。
×:16箇所中、パターン倒れした箇所が4箇所以上であるもの。
これら評価結果を表1、表2に示した。
発明の効果
本発明によれば、エッチング耐性の高いレジストであるカリックスアレーン誘導体を含むレジストを使用しても、高解像度、且つ高感度でパターンを形成でき、さらに、パターン倒れの発生も無く、良好なパターンを形成することが可能となる。Hereinafter, the present invention will be described more specifically with reference to examples and comparative examples. The present invention is not limited to these examples.

The calixarene derivative having the substituent R and the mixing ratio shown in Tables 1 and 2 and propylene glycol monomethyl ether acetate (PGMEA) were mixed and dissolved so that the concentration of the calixarene derivative was 2% by mass. Next, the obtained solution was filtered through a membrane filter made of high-density polyethylene (HDPE) having a pore size of 0.05 μm to prepare a resist material. The resist material was spin-coated on a 4-inch silicon wafer and then baked on a hot plate at 110 ° C. for 60 seconds to form a resist film having a thickness of 35 nm (as a solid material) (resist film forming step).
Next, an electron beam lithography apparatus CAVL-9410NA (manufactured by Crestec) is used for the resist film formed on the silicon wafer, and the electron beam irradiation amount is adjusted (adjusting the exposure amount) with an acceleration voltage of 50 kV and a beam current of 100 pA. Then, a 200 μm width line and space pattern was drawn for sensitivity evaluation, and a 20 nm width line and space pattern was drawn for pattern collapse evaluation (latent image forming step). Thereafter, Examples 3, 4, 6, and 9 were baked after exposure under the conditions shown in Table 1 (heat treatment step).
Next, a developing solution having the composition shown in Tables 1 and 2 was applied at 23 ° C. on the substrate obtained in the latent image forming step or the heat treatment step and developed for 60 seconds (developing step).
After the development, a rinsing solution having the composition shown in Tables 1 and 2 (a rinsing solution having the same composition as that of the developing solution) was dropped for 30 seconds while rotating the substrate at a speed of 300 revolutions per minute. Finally, the rinse solution was dried and removed at a speed of 2,000 revolutions per minute to form a resist pattern.
The resist pattern thus obtained was evaluated for sensitivity and pattern collapse by the following method.
(sensitivity)
The film thickness of the 200 μm width line & space pattern was measured, and the relationship between the exposure amount (irradiation amount) and the film thickness was plotted to create a sensitivity curve. The electron beam exposure amount (exposure amount (D)) was determined from this sensitivity curve, and the exposure amount (D) was evaluated according to the following criteria as an index of sensitivity.
A: Exposure amount (D) is 0.01 mC / cm 2 or more and 0.08 mC / cm 2 or less.
○: exposure (D) exceeds 0.08mC / cm 2, 0.8mC / cm 2 or less is intended.
(Triangle | delta): The exposure amount (D) exceeds 0.8 mC / cm < 2 > and is 1.5 mC / cm < 2 > or less.
X: The exposure amount (D) exceeds 1.5 mC / cm 2 .
In FIG. 1, the sensitivity curve about Example 1 was shown. The sensitivity curve is obtained by measuring the film thickness of the exposed portion using a film thickness measuring instrument, with the horizontal axis representing the exposure amount and the vertical axis representing the film thickness. In the same manner in each example and comparative example, such a sensitivity curve was prepared, and the exposure amount (D) was obtained. (Pattern collapse)
The obtained 20 nm width line & space pattern (1 to 1) was observed with an electron microscope (magnification of 300,000 times). The range of 270 nm in length and 420 nm in width observed under these conditions is divided into 16 by 4 × 4 (4 in length and 4 in width), and the portion where the width between patterns is narrowed to 10 nm or less is counted as pattern collapse.
