[Means for solving the problems] The method for etching a diamond semiconductor of the present invention is to provide a method for etching a diamond semiconductor by using a plasma of oxygen or a reactive gas containing oxygen. It is characterized by etching.

It is necessary to use oxygen or a reactive gas containing oxygen.

It was possible to remove atoms. However, when such high-energy particles collide with diamond under low pressure, a phase transition to graphite occurs on the diamond surface. Therefore, the energy of the ion is 5K
Although it was necessary to suppress the energy to below eV, the etching rate became extremely low at this level of energy, making it impractical.

Therefore, diamond can be etched at a very high etching speed. For example, when only oxygen is used as the reactive gas, an etching rate of 130 A/min can be obtained at an ion beam current of 50 μA and an energy of 3 KeV.
