オンビームとの間に所定の傾斜角度を保ちながら基板を
回転させることによりイオンビームエツチングを行い逆
メサ形のゲート電極を形成する工程と、
ゲート電極をマスクにして半絶縁性GaAsM板に対し
て垂直方向にn+イオンを注入する工程、とを含むこと
