That is, 1 in the figure is a vacuum chamber, and this vacuum chamber 1 is usually made of stainless steel that can withstand highly corrosive reactive gas. Inside the chamber 1, there are a pair of parallel plate electrodes 2a facing each other.
, 2b are arranged. These electrodes 2a12b are also usually made of stainless steel for the same reason as the chamber 1. For example, a high frequency power source 3 is connected to the lower electrode 2b, and the upper electrode 2a and the chamber 1 are grounded.

In the plasma 6, a portion of the reactive gas is ionized, and positive ions and electrons are present. Ions with large masses cannot follow the electric field that changes direction at high speed, and do not move much. On the other hand, light electrons have high mobility and therefore easily follow the electric field.

Since the plasma 6 is always positively charged with respect to substances that come into contact with it, an electric field is generated between the substances, and the positive ions in the plasma 6 are accelerated and collide with the substances that are in contact with the plasma 6. .

The threshold at which sputtering occurs when accelerated ions collide with a substance is 10V. Due to this effect, by placing, for example, a silicon wafer 7 as a material to be etched on one of the electrodes (for example, the lower electrode 2b), the wafer 7 is etched.

Since the atoms thus sputtered fill the chamber 1, they adhere to the surface of the wafer 7 as impurities. Specifically, when the surface of the wafer after etching was analyzed using an Auger spectrometer, an analysis chart shown in FIG. 4 was obtained. From FIG. 4, a stainless steel component, which is a constituent material of the electrode, was detected on the wafer surface after etching.

However, with the former device, it is impossible to cover the entire inner surface of the chamber with a synthetic resin film, and when the wafer surface after etching is analyzed using an Auger spectrometer, the constituent materials of the chamber are revealed as shown in the analysis chart in Figure 5. Fe, one of these, was detected, and contamination cannot be sufficiently prevented. In addition, in the latter device, even if the electrode surface is coated with an alumina film, there is a trace amount of Fe in the alumina.
Since it contains s N i , Cr, etc., there is a problem that the trace components are similarly knocked out by sputtering of the alumina film and adhere to the wafer as impurities, causing contamination.

There are two ways. However, the former method of using a thermocompression-bonded synthetic resin film is more effective than the latter method of applying a synthetic resin solution because it has the advantage of less contamination of impurities into the film and easier peeling. As such a thermocompression bonded synthetic resin film,
For example, polystyrene film, vinyl acetate-ethylene copolymer film, vinyl chloride resin film, etc. can be used.

At this time, permanent vA? Since the surface of Ei is coated with a synthetic resin film, it acts as a protective film against sputtering by cations of the magnet, and can prevent the component from being sputtered from the permanent magnet itself.

を防止できる。According to such a configuration, after placing, for example, the silicon wafer 17 on the lower electrode 12b, a desired reactive gas (for example, chlorine gas) is introduced into the chamber 11 through the gas introduction pipe 14.
When a high-frequency power source 13 is applied to the lower electrode 12b from the high-frequency power source 13 while exhausting the gas from the exhaust pipe 15, a discharge is generated between each electrode 12a and 12b, and a plasma 18 is generated between them. The positive ions ionized in the plasma 18 are accelerated and collide with the wafer 17 on the lower electrode 12b to perform sputter etching. During this sputter etching, some of the cations collide with the electrodes (especially the lower electrode 12b) and the inner surface of the chamber 11, causing their constituent materials (ferromagnetic components such as iron and nickel)
is sputtered, but the sputtered fine particles of ferromagnetic components such as iron and nickel are attracted to the first and second permanent magnets 161 and 162 arranged in the chamber 11 and attached to the magnets 161 and 162. Therefore, it is possible to suppress the fine particles from adhering to the surface of the wafer 17. At this time, since each of the permanent magnets 161 and 162 is coated with a Borisdyrene film, the permanent magnets 161 and 162 themselves can be prevented from sputtering during sputtering etching.

る。In fact, when the silicon wafer 17 was removed from the chamber 11 after etching in this example and its surface layer was analyzed using an Auger spectrometer, the analysis chart shown in FIG. 2 was obtained. As is clear from FIG. 2, almost no impurities such as Fe or Ni were detected on the wafer in the etching process according to this example, and the etching process was performed using a conventional plasma etching apparatus without a permanent magnet (the analysis chart shown in FIG. 4). It can be seen that better etching can be performed without contamination by impurities compared to the plasma etching bag (Analysis chart shown in FIG. 5) in which the inner surface of the vacuum chamber and the like are covered with a synthetic resin film.

It can be easily recoated to restore the protection provided by the film.
