本発明は配線用導体が7(ターン形成された単層又は多
層配線基板上にテープキャリアデノくイス等の電子部品
のリードを接着するためのリードボンディング構造に関
するものであり、特にリフローソルダ方式でリードをハ
ンダ付けする際に有効となる製造技術である。□
配線用導体を有する部品搭載基板上に回路素子等の電子
部品のアウターリードをボンディングする基本的構成に
ついて第1図及び第2図とともに説明する。インナーリ
ードボンデインクされたテープキャリアデバイス1をア
ウターリード2が着設された状態で第1図に示す如く搬
送用テープから切り取り、アウターリード2を第2図の
如くフォーミンク(成形)してテープキャリアデバイス
1の底面(取付面)と略々同二平面となるボンディング
部を形成する。次に配線基板3上の配線導体の一部を構
成するポンディングパッド4上にアウターリード2のボ
ンディング部を対面させて両者を接着することによりテ
ープキャリアデバイス1を配線基板3上に搭載するとと
もに通電回路を構成する。以上によりテープキャリアデ

4毎に個別にノ・ンダペーストを被着させる必要がなく
、ポンディングパッド4の配列区画領域苓、面に一様な
・・ンダペーストを層設すれば良い、(3)同時に多数
個のデバイスのポンディングが可能である、等の利点を
有し、5 、 L S I等の各種回路素子を配線基板

が抑制され、アウターリード2のボンディング面は略々
