Abstract
PURPOSE:To enable the detection of a minute response signal by lowering the frequencies of a reference ray signal and a response ray signal by the use of a mixer in measuring characteristics of semiconducting crystals. CONSTITUTION:When a high-frequency modulated ray is applied from the signal source 1 of a signal to an object 2 to be measured, the modulated ray generated at the object 2 is transduced into an electric signal by a photodetector 3, supplied to a mixer 5 after amplification 4 and mixed thereby with a signal from a high-frequency signal generator 20, thus a response signal being led out. Meanwhile, another high- frequency modulated ray from a beam splitter 11 is transduced into an electric signal by a photodetector 12, supplied to a mixer 14 after being amplified 13, and mixed thereby with the signal from the generator 20, thus a reference signal being led out. And, each signal whose frequency is transduced into the low is given to a lock-in amplifier 22 and subjected to phase detection and high-sensitivity amplification, and by the output therefrom a minute response ray can be measured with excellent S/N.
