An upper electrode 2 and a lower electrode 3 are provided inside, and a high frequency power source 4 is provided to either the upper electrode 2 or the lower electrode 3.
, And the other electrode is connected to ground. The semiconductor substrate 5 is placed on the lower electrode 3. A window 7 for detecting the end point, which is provided in a part of the etching chamber 1, for plasma light generated between the electrodes 2 and 3 in the same manner as the method disclosed in JP-A No. 0 and JP-A-60-98631. Through the end portion 8 of the glass fiber, the spectroscopic analyzer 9 detects the intensity of the emission vector, and the end point is determined by the change.

As the number of processed semiconductor substrates increases, the amount of reaction products deposited increases. Since the reaction product adheres to the end point detection window 7, the amount of incident light of the emission spectrum to the end portion 8 of the glass fiber decreases, which causes a problem of deterioration of end point detection accuracy. As measures against this, there is a method of maintenance such as periodical replacement of the window 7 for detecting the end point, and JP-A-1-2327.
As described in Japanese Patent No. 25, the window 7 for detecting the end point
There has been devised a method of preventing the adhesion of reaction products by providing a heater to the heater and heating the window.

A decrease in the amount of light emitted into the emission spectrum occurs. The decrease in the amount of incident light reduces the S / N ratio of the spectroscopic analyzer 9 and deteriorates the measurement accuracy. When the adhesion further advances and the incident light amount is completely shielded, the incident light on the spectroscopic analyzer 9 disappears and the end point cannot be detected completely. Therefore, it is necessary to regularly maintain the window 7 for detecting the end point, and it is necessary to open the etching chamber 1 to the atmosphere every time replacement or cleaning is performed, which requires a lot of time.

There are some of which have a small change in the adhesion rate with temperature. For example, in the case of a high melting point metal-based fluorine compound or chlorine compound, in order to suppress the adhesion rate, 500 ° C.
Some require more. Therefore, a special heating device is required to heat the window 7 during the etching of such a refractory metal film, and the cost required for etching is greatly increased, which is not practical.

Is a graph showing the correlation of the amount of adhesion on the surface of the window 7 for detecting the end point. In the region of l ≧ 10d, the amount of the reaction products deposited on the surface of the window 7 for detecting the end point can be suppressed to 1/10 or less as compared with the region of l <5d. This is because the reaction product generated in the etching chamber 1 is less likely to enter the light guide tube 10 in which the gas is stagnation, and the contact amount of the reaction product is reduced.

End point detection port 1
1, the light is collected by the glass fiber 8 through the light guide tube 10 and the window 7 made of quartz, and the intensity of the emitted spectrum is detected by the spectroscopic analyzer 9, and the end point is judged from the change. Even when the etching is repeated, the reaction products generated in the etching chamber 1 are prevented from entering the light guide tube 10 in the stagnation state of the gas, so that the adhesion to the window 7 is suppressed. For this reason, the period of the periodical replacement of the window 7 is about 10 times that of the conventional dry etching apparatus, and the maintenance man-hour can be significantly reduced.

By keeping it at about mTorr), the adhesion of the reaction product to the window 7 can be further reduced as compared with the dry etching apparatus of the first embodiment.
