Also, there are areas where almost no pattern is formed around the mask, etc., but different foreign material inspection judgment standards are provided in advance in these respective areas, and by performing foreign material inspection of the mask, respectively The foreign substance inspection standard is practically inspected so that an appropriate inspection can be performed so that the inspection does not become excessive quality.

Since it is judged whether the quality is good or bad, the foreign matter inspection of the mask often causes excessive quality, and an economical inspection device is demanded.

When inspecting the number and size of adhered foreign matters, the surface of the mask blank is divided into a plurality of pre-specified areas that take into consideration the density and accuracy of the pattern, and each divided area is rational. By setting different judgment criteria and comparing the foreign matter data obtained by laser scanning with the judgment criteria set in each area, the number and size of foreign matter adhering to the mask blank surface can be determined. It was solved by comparing and inspecting each item.

There is no problem even if some foreign matter is present, and on the contrary, strict inspection is performed in the area where a highly precise and precise pattern is formed. The quality of the surface inspection apparatus is determined based on the characteristics, and the most economical surface inspection apparatus can be realized.
